      • High-Voltage LDMOS Transistor With Split-Gate Structure for Improved Electrical Performance

        <P>An n-channel split-gate laterally double-diffused metal-oxide-semiconductor (LDMOS) device is presented. The proposed split-gate LDMOS has a primary gate (PG) and floating gate (FG). The FG is formed by spacer etching and placed along the perimeter of the PG. The potential of the FG is determined by the potential of the PG and the capacitive coupling ratio. Therefore, the FG has lower potential than that of the PG. This potential difference along the channel length direction accelerates channel carriers, which ultimately enhances device performances. From device measurements, the fabricated splitgate LDMOS devices showed improved electrical characteristics: lower drain-induced barrier lowering; higher transconductance (g<SUB>m</SUB>); lower drain conductance (g<SUB>ds</SUB> = 1/<SUB>rout</SUB>); lower ON-resistances R<SUB>ON</SUB>; and higher early voltage V<SUB>EA</SUB> = I<SUB>D</SUB>/g<SUB>ds</SUB>.</P>

        Effects of the MoN diffusion barrier on the CZTSe growth behavior and solar cell performance

        <P><B>Abstract</B></P> <P>Earth-abundant and low-toxic Cu<SUB>2</SUB>ZnSnSe<SUB>4</SUB> (CZTSe) kesterite-compound semiconducting absorbers were deposited on bare Mo(600 nm) and Mo(10 nm)/MoN(50 nm)/Mo(600 nm) substrates using a two-stage selenization process. The effects of the MoN barrier on the properties of the CZTSe films and device performance were investigated. X-ray diffraction, Raman spectroscopy, and scanning electron microscopy showed that the addition of a MoN barrier layer resulted in a decrease in the MoSe<SUB>2</SUB> layer thickness. Raman depth analysis showed that for the bare Mo substrates, the ZnSe phase was distributed from the middle to the surface of the absorber, whereas it was distributed at the bottom for the MoN barrier substrates. MoSe<SUB>2</SUB> formation was suppressed greatly with the MoN barrier layer. On the other hand, the current-voltage curve of the device was distorted significantly by the incorporation of the MoN barrier layer.         한열(寒熱) 특성과 건강 상태가 사상체질(四象?質) 감별에 미치는 영향

        1. Objectives: We would know what kind of symptom are different according to Cold and Heat characteristics and health state. We also tried to suggest the development of Sasang Constitution diagnosis model considering of them. 2. Methods: We recruited 1,523 subjects between 10 and 80, excluding individuals who have physically or psychologically serious disease or women in pregnancy in the 21 Oriental Medical Clinics. We seperated group according to Cold and Heat characteristics and health state in CRF(Case Report Form, C-2009-002439) questionnaire and we also developed Sasang constitution diagnosis program to compare agreement according to sex and age group with Cold/Heat and health state one. 3. Results: The number of discordance items are much more than that of accordance items in group seperated according to Cold and Heat, and Health state Sasang constitution agreement rate of Cold/Heat and health state group is higher than that of total group through program. When we diagnosed Sasang constitution with different group characteristics to know the group differences, the disparity rate of the group according to Heat/Cold and Health state is lower than that of the group according to sex and age. 4. Conclusions: As Sasang constitution characteristics are different according to Cold/Heat group and Health state classification, we can upgrade Sasang constitution agreement rate with questionnaire considered of Heat/Cold and health state.

        Although demand for non-metalic materials, acrylic and metal plate material is increased. The complex processing equipment that can machine it at the same time is extremely limited. In case of existing manual multiple routers, it is no substantial demand due to the difficulty in use and low efficiency. In this study, the CNC multiple router was designed. The structural analysis was carried out according to the structure of the bed as a basic step for the development of multiple CNC router system that can guarantee the increase in yield while optimizing the manufacturing process. CNC router added a dummy was carried out about weight analysis and load analysis. Development of a CNC router system will be progressed on the basis of the analysis result.

        사료용 옥수수 신품종 '양안옥'의 생육특성 및 수량성

        양안옥은 다수성 사료용 옥수수 품종 개발을 목표로 2012년에 농촌진흥청 국립식량과학원에서 자식계통 KS164과 KS163을 교잡하여 육성한 다수성 단교잡종이다. 양안옥의 종피색은 황오렌지색이며 입질은 중간종이다. 양안옥은 2007~2008년 동안 생산력검정시험을 거쳐, 2009~2012년까지 3년간 4지역에서 지역적응시험을 실시하였다. 그 결과 우수성이 인정되어 2012 농작물 직무육성 신품종으로 결정되었고 양안옥으로 명명하였다. 양안옥의 출사일수는 대비 품종인 광평옥보다 2일 빠르다. 간장은 광평옥과 유의한 차이는 없으나 착수고율은 광평옥보다 높고 도복은 광평옥과 비슷한 정도로 강하며 후기녹체성과 이삭비율도 광평옥과 유의한 차이는 없다. 양안옥의 깨씨무늬병은 광평옥과 비슷한 중강의 저항성을 보이며, 그을음무늬병도 광평옥과 같이 강한 편이다. 검은줄오갈병, 이삭썩음병 및 조명나방도 광평옥과 같이 중 정도의 저항성을 보인다. 양안옥의 건물수량은 17.45 톤/ha이며, TDN수량은 11.96 톤/ha로 광평옥과 유의한 차이는 없었다. 양안옥의 종실수량은 8.32 톤/ha로 장다옥과 유의한 차이는 없었다. 4 : 1 (모본 : 부본) 재식비율로 동시 파종하여 채종 시험한 결과 모본의 출사기와 부본의 화분비산기간이 일치하며 채종수량은 1.79 톤/ha이었다. 양안옥은 전국적으로 재배가 가능하다. Yanganok, a new single cross variety, was developed by the maize breeding team at the National Institute of Crop Science (NICS), RDA in 2012. This hybrid, which has a high yield of grain was produced by crossing two inbred lines, KS164 and KS163. KS164 is the seed parent and KS163 is the pollen parent of Yanganok. It is a yellow-orange intermediate maize hybrid (Zea mays L.). After a preliminary yield trial and advanced yield trial of Yanganok (Suwon180) in Suwon for 2 years, a regional yield trial was carried out for its growth characteristics, and yields were determined at 4 different locations from 2009 to 2012, with the exception of 2010. It was named 'Yanganok'. The silking date of Yanganok is 2 days earlier than that of the check hybrid, Kwangpyeongok. Plant height of Yanganok is similar to Kwangpyeongok, but its ear height ratio is higher than that of Kwangpyeongok. It has resistance to lodging. Stay-green features of Yanganok are similar to those of Kwangpyeongok. The ear ratio of Yanganok is similar to Kwangpyeongok. It has moderate resistance to southern leaf blight (Bipolaris maydis) and strong resistance to northern leaf blight (Exserohilum turcicum). It has moderate resistance to black streaked dwarf virus (BSDV), ear lot and corn borer. The dry matter yield of Yanganok, 17.45 ton/ha, was similar to that of Kwangpyeongok. The total digestible nutrients (TDN) yield of Yanganok, 11.96 ton/ha, was similar to that of Kwangpyeongok. The grain yield of Yanganok, 8.32 ton/ha was similar to that of Jangdaok. Seed production of Yanganok went well due to a good match during crossing between the seed parent, KS164, and the pollen parent, KS163, in Yeongwol, and F1 seed yield was 1.79 ton/ha. Yanganok would be a suitable cultivar to all plain areas in the Korean peninsula.

        종실용 옥수수 신품종 '신광옥'의 생육특성과 수량성

The ear number per 100 plants of Singwangok is more 17 than that of Jangdaok, whereas the ear length of Singwangok is similar to Jangdaok. Further, the weight of 100 seeds of Singwangok is similar to Jangdaok. It has a moderate resistance to southern leaf blight (Bipolaris maydis) and a strong resistance to northern leaf blight (Exserohilum turcicum). Furthermore, it has a moderate resistance to the black streaked dwarf virus (BSDV), ear lot and corn borer. The grain yield of Singwangok, 7.81 ton/ha, was similar to that of Jangdaok. The seed production of Singwangok was well processed due to the good match during crossing between the seed parent, KS172 and the pollen parent, KS173, in Yeongwol; the F1 seed yield was 3.84ton/ha. Singwangok would be a suitable cultivar to all plain areas in Korea.

        HBsAg 양성인 비호즈킨 림프종 환자에서 항암 화학요법 후 간 기능 악화

        Background/Aims: Immunosuppressive therapy such as anti-cancer chemotherapy is often complicated with reactivation of hepatitis B. We tried to investigate the prevalence of hepatitis B virus (HBV) infection in patients with non-Hodgkin's lymphoma (NHL). Furthermore, we evaluated the frequency of hepatic complications, the clinical outcome, and the risk factors associated with the development of hepatic complications in HBsAg-positive patients treated with chemotherapy for NHL. Methods: One hundred eighty-five patients who were diagnosed as NHL and treated with chemotherapy were retrospectively analyzed. Results: The prevalence of HBV infection was 14.1% of the patients. The frequency of hepatic complications in HBsAg-positive patients receiving chemotherapy for NHL was significantly higher than those of HBsAg-negative patients. (50% vs. 10.1%), and the complete response (CR) rate was significantly lower (42.3% vs. 67.9%). We could not find any significant risk factor associated with the development of hepatic complications in HBsAg-positive NHL patients received chemotherapy. Conclusions: For HBsAg-positive NHL patients receiving chemotherapy, special concern and close follow-up is needed because of high frequency of hepatic complication and low CR rate caused by chemotherapy.
