        Strain behaviors of solder bump with underfill for flip chip package under thermal loading condition

        Since the introduction of Cu/low-k as the interconnect material, the chip-package interaction (CPI) has become a critical reliabilitychallenge for flip chip packages. Revision of underfill material must be considered, which compromises the life of flip chip interconnectby releasing the stresses transferred to the silicon devices from the solder bumps, and thereby maintain the overall package reliability. Thus, it is important to understand the thermo-mechanical behavior of solder bumps. In this study, the solder bump reliability in flip chippackage was investigated through an experimental technique and numerical analysis. For the experimental assessment, thermomechanicalbehavior of solder joints, especially the solder bumps located at the chip corners where most failures usually occur was investigated. Digital image correlation (DIC) technique with optical microscope was utilized to quantify the deformation behavior and strainsof cross-sectioned solder bump of flip-chip package subjected to thermal loading from 25°C to 100°C. The results clearly show captureddeformations of solder bump under thermal loading. Finally, finite element analysis (FEA) was conducted by simulating the thermalloading applied in the experiments, and validated with experimental results. Then, consistently using the FEA analysis, parametric studyfor underfill material properties were performed on the reliability of flip chip package, by varying the glass transition temperature (Tg),Young’s modulus (E), and coefficient of thermal expansion (CTE). Averaged plastic work of the corner solder bump and stress at the dieside were obtained and used as damage indicators for solder bumps and low-k dielectrics layer, respectively. The results show that highTg, and E of underfill are generally desirable to improve the reliability of solder interconnects in the flip chip package.

      • 고령에서 발생한 불안정성 대퇴골 전자부 골절의 인공 관절 반치환술을 이용한 치료 : 단기 추시 결과

        Objectives: The aim of this study is to evaluate the short-term results and complications of treating the intertrochanteric fracture with bipolar hemiarthroplasty (BHA) in elderly population. Methods: We retrospectively reviewed 31 unstable intertrochanteric fracture patients who were treated with BHA between January 2007 and August 2009 in older populations more than 65 years old. The 6 males and 25 females had a mean age of 79.8 years (range: 66-88) and a mean follow-up of 36.3 months (range: 24-55). We analyzed the radiological outcomes, functional recovery grade, using Jensen’s social function score and Harris hip score (HHS), and complications. Results: The average operation time and blood loss was 148.9 min (range, 110-215 min) and 455.2 mL (range, 200-1200 mL). Mean preoperative and postoperative hemoglobin (Hb) was 10.9 g/dL (range, 8.6-13.4 g/dL) and 10.5 g/dL (range, 5.1-14.1 g/dL) respectively. Average 1.3 pints of blood transfusion was performed. Ambulation with (or without) crutch was possible at mean 6.8 days postoperatively. The stability and alignment indices were adequate in all cases at final follow-up. On clinical results, the average HHS score, was changed from 79.7 points (range, 44-100) preoperatively to 73.0 points (range, 46-92) postoperatively, and the preoperative and postoperative Jensen’s score was 1.8 (range, 1-3) and 2.1 (range, 1-4) respectively. Conclusions: The BHA is an acceptable alternative for unstable intertrochanteric fractures in older population.

        Tumor Treated by Endoscopy

        Background: This study was conducted to examine the clinical usefulness and efficacy of endoscopic curettage on benign bone tumor. Methods: Thirty-two patients (20 men and 12 women) with benign bone tumor were included in the study. The patients were aged between five and 76 years; the mean follow-up period was 27.05 months (range, 9.6 to 39.9 months). The primary sites include simple bone cyst (9 cases), fibrous dysplasia (6 cases), enchondroma (5 cases), non-ossifying fibroma (4 cases), bone infarct (3 cases), aneurysmal bone cyst (1 case), chondroblastoma (1 case), osteoblastoma (1 case), intraosseous lipoma (1 case), and Brodie abscess (1 case). A plain radiography was performed to assess the radiological recovery. Radiological outcomes, including local recurrence and bone union, were evaluated as excellent, good, poor, and recurred. Results: In our series, there were 27 cases (84.4%) of good or better outcomes, six cases (18.8%) of complications (4 local recurrence, 1 wound infection, and 1 pathologic fracture). Conclusions: Our results showed that endoscopic curettage and bone graft had a lower rate of recurrence and a higher cure rate in cases of benign bone tumor. It can, therefore, be concluded that endoscopic curettage and bone graft might be good treatment modalities for benign bone tumors.

      • 최소 절개술을 이용한 수근관 감압술의 유용성

        Objectives: We evaluated the effects of carpal tunnel release with a mini-open incision by analyzing symptom improvement. Methods: We retrospectively reviewed 64 carpal tunnel syndrome patients who underwent carpal tunnel release with mini-open incisions between January 2001 and December 2010. The 22 males and 42 females had a mean age of 49 years and a mean follow-up of 12 months. We analyzed postoperative symptoms using The Michigan Hand Outcome Questionnaire. Results: Patients reported complete resolution of their symptoms, and some patients who had presented with residual symptoms improved gradually. No complications or scar hypersensitivity were observed. MHQ(Michigan Hand outcomes Questionnaire) scores improved significantly between preoperative and postoperative 6 months and 12 months. Conclusions: Carpal tunnel release with mini-open incision provides a clinically effective, reliable and safe procedure.

        산과 염기 및 중화반응에 관한 화학전공 예비교사들의 개념에 대한 연구

        The purpose of this study was to survey the pre-service teachers' conceptions of acid-base, neutralization reaction dealt with in secondary school science curriculum and college of education curriculum related to the viewpoints of Arrhenius, Brønsted-Lowry, Lewis based on the science history. For this study, questionnaires were developed based on the viewpoints of science history and 6 senior pre-service teachers were selected. In-depth interviews followed the questionnaires. As results, pre-service teachers' conceptions of acid-base were not concrete with mixing various definitions. There was only one pre-service teacher who had correct acid-base and neutralization reaction conceptions with Lewis definition. The pre-service teachers who could not adopt Lewis definition into acid-base conceptions thought that Lewis definition was hard to study for secondary school students. But the pre-service teachers who could adopt Lewis definition thought it is possible to teach Lewis definition to secondary school students. In conclusion, there is a relationship between pre-service teachers conception levels and their judgement of teaching possibility to secondary school students. 이 연구의 목적은 화학을 전공한 예비교사들이 중등과학교육과정과 대학과정에서 다루는 다양한 산과 염기와 중화반응의 개념을 과학의 발달 순서인 Arrhenius 정의, Brønsted-Lowry 정의, Lewis 정의 중 어떤 정의로 이해하고 있는지 알아보는 것이다. 연구를 위해 과거부터 현재까지 발달한 정의를 포함한 설문지를 개발하고, 4학년 예비교사 6명을 선정하였다. 설문지를 투입한 후에 그 결과를 토대로 2차례의 심층 면담을 실시하였다. 연구 결과, 예비교사들이 가지고 있는 산과 염기 개념은 다양한 정의가 혼재되어 명확하지 않았고, 중화반응과 산과 염기 개념을 일관성 있게 Lewis 정의로 적용하는 예비교사는 한 명 밖에 없었다. Lewis 정의를 적용하지 못한 예비교사는 중등학생들에게 Lewis 정의를 지도하는 것이 어려울 것이라고 생각하였고, Lewis 정의를 적용할 수 있었던 예비교사들은 Lewis 정의를 지도하는 것이 가능하다고 판단하였다. 따라서 예비교사들의 사고 수준과 중등학생들을 지도하는 것이 가능하다고 판단하는 내용이 관련 있음을 확인하였다.

        산사태 조사를 통한 토층심도가 산사태 발생 위험성에 미치는 영향 분석

        산사태 발생지역에서 측정된 토층심도 자료를 토대로 경험적 내지 통계적으로 토층심도를 예측하기 위하여 지형고도 기반의 Z-model과 확률론적 통계모델을 활용하여 산사태 발생구간에 대한 토층심도를산정하고, 이를 토대로 강우사상에 따라 토층 내로 강우의 침투특성을 반영하여 분석할 수 있는 토층에대한 포화깊이비 개념을 접목하여 산사태위험도 분석을 수행하였다. 그 결과, Z-model로 예측된 토층심도가 확률론적 통계모델로 산정된 결과보다는 본 연구지역에서 측정된 토층심도와 비교적 유사하게 산정된 것으로 나타났다. 이를 토대로 산사태 발생지역에 대해 확률론적 통계모델로 예측된 토층심도를적용해 분석한 결과가 Z-model로 산정된 결과보다 산사태위험도 1등급 분포 비율이 2.5배 이상 높게 나타났다. 이는 토층심도가 직접적으로 산사태위험도 평가에 영향을 주는 것을 의미하는 것으로 산사태위험도 분석을 위해서는 대상지역의 토층심도 자료의 획득 및 적용이 중요함을 의미한다.
