To investigate the effects of various pillar conditions such as pillar thickness (Tpillar), pillar height (TSi), and doping concentration of pillar on DC characteristics of TFETs with vertical structures (TFETVS) and AC switching characteristics of TFETVS inverters, Mixed-mode device and circuit TCAD simulations are performed. As 1) the Tpillar is thicker, 2) the TSi is increased, and 3) the doping concentration of the pillar is reduced, the tunneling current between source and channel gets increased and the gate-to-drain capacitance (CGD)-gate voltage (VG) curve becomes positive-shifted due to the weaker controllability of VG on the drain-side channel. Through the transient responses of TFETVS inverters with various pillar conditions, it is revealed that AC switching performance can be improved by the enhanced tunneling current and the positive-shifted CGD-VG curve caused by the weaker VG controllability on the drain-side channel.

In this paper, we investigated the effect of bottom electrode doping on Metal-ferroelectric-insulator-semiconductor (MFIS) ferroelectric tunnel junction (FTJ). It was confirmed that as the doping concentration of the semiconductor layer reduces, the asymmetry between the reverse bias region and the forward bias region enhances due to depletion, with the remnant polarization of the ferroelectric layer unchanged.

Neuroleptic malignant syndrome (NMS) is a rare but fatal condition, with a high mortality rate. NMS is characterized by altered mental status, fever, myoclonus, autonomic dysfunctions, and elevated creatinine phosphokinase. The clinical manifestations may be confused with alcohol-related symptoms, trauma, sepsis, postoperative agitation, or malignant hyperthermia. A 69-year-old male patient with alcohol withdrawal was admitted to the operating theatre to rule out septic shock due to mesenteric injury after multiple trauma. He was suspected NMS with abrupt increase body temperature to 41.7°C after haloperidol administration. Active cooling and rapid fluid infusion was done during anesthesia. Delayed diagnosis and treatment of NMS lead to catastrophic result. Therefore, if the patient's past medical history is unknown or clinical symptoms develop that are suggestive of NMS, early treatment must be considered.

Purpose: A prospective phase II trial was conducted to evaluate the effectiveness and toxicity of regional hyperthermia and whole liver irradiation (WLI) for numerous chemorefractory liver metastases from colorectal cancer. Materials and Methods: Enrolled patients had numerous chemorefractory hepatic metastases from colorectal cancer. Five sessions of hyperthermia and seven fractions of 3-gray WLI were planned. Health-related quality of life (HRQoL) was determined using the Korean version of the European Organization for Research and Treatment of Cancer quality of life questionnaire C-30 and the Functional Assessment of Cancer Therapy-Hepatobiliary version 4.0. Objective and pain response was evaluated. Results: A total of 12 patients consented to the study and the 10 who received WLI and hyperthermia were analyzed. WLI was completed as planned in nine patients and hyperthermia in eight. Pain response was partial in four patients and stable in four. Partial objective response was achieved in three patients (30.0%) and stable disease was seen in four patients at the 1-month follow-up. One patient died 1 month after treatment because of respiratory failure related to pleural metastasis progression. Other grade III or higher toxicities were detected in three patients; however, all severe toxicities were related to disease progression rather than treatment. No significant difference in HRQoL was noted at the time of assessment for patients who were available for questionnaires. Conclusion: Combined WLI and hyperthermia were well tolerated without severe treatment-related toxicity with a promising response from numerous chemorefractory hepatic metastases from colorectal cancer.

<P>Recently, silicon-waveguide-based hybrid modulators with high-performance electro-optic materials have been proposed to overcome the intrinsic limitations of silicon materials. Indium-tin-oxide (ITO) is one of the important candidates for such applications due to its unique features including the ENZ effect and electrically tunable permittivity. In this paper, we propose an ultra-compact integrated phase modulator which consists of a silicon slot waveguide with a thin ITO film in the slot region. In the near-infrared regime, bias-voltage-dependent free-carrier accumulation at the dielectric-ITO interface induces an epsilon-near-zero (ENZ) effect, and contributes to the strong phase modulation of the guided electromagnetic wave. With a voltage swing of 2 V, the device experiences a large variation of the effective modal index, resulting in a ?? radian phase shift within the device length of <5 관m at 210 THz according to our computer simulations. A high modulation efficiency of V(??)L(??)~0.0071 V·cm and a large device bandwidth of ~70 GHz suggest a potential for an ultra-compact optoelectronic component in the integrated silicon photonics platform.</P>
상온 가스를 이용한 이젝터의 간극 변화에 따른 성능에 관한 연구

다양한 고공환경을 모사하기 위해 설계된 이젝터를 이용하여 이젝터 간극(L<sub>s</sub>)에 따른 이젝터의 작동특성을 확인하였다. 또한, 이젝터의 시동 및 비시동 영역인 30 bar와 20 bar에서 각각 실험을 수행하여 시동 유무에 따른 이젝터 간극에 따른 특성을 비교 분석하였다. 실험 결과 이젝터 간극이 증가함에 따라 이젝터 챔버 내부 압력이 낮아지는 효과가 나타나는 것으로 확인되었고, 시동영역인 30 bar에서 부유동 유량을 변경하여 실험 해 본 결과 이젝터 간극보다는 유량비가 이젝터 성능에 더 큰 영향을 주는 것으로 확인되었다. Operating and performance characteristics of an ejector were investigated according to the distance between nozzle exit and ejector entrance(L<sub>s</sub>) by using designed ejector for simulating to various high altitude environments. Also, characteristics of the ejector were compared on the starting condition(30 bar) and un-starting condition(20 bar). The result showed that pressure of ejector chamber dropped according to the increase of L<sub>s</sub>and the entrainment ratio had a severe effect on performance characteristic more than L<sub>s</sub>.

항공우주연구원에서는 정지궤도용 우주발사체에 적용 가능한 고성능 상단 엔진에 대한 선행기술 개발이 진행 중에 있다. 한국형발사체(KSLV)는 GG를 이용한 개방형 사이클 엔진이며 저궤도 위성 발사를 위한 발사체로 향후 정지궤도위성 발사체를 위해서는 이보다 높은 비추력을 가진 고효율의 상단엔진의 필요하게 된다. 이러한 요구조건을 충족시키기 위해 다단 연소방식의 엔진이 필요하며, 본 논문에서는 당 연구원이 진행 중인 다단 연소 사이클 엔진 개념 설계 진행 현황과 향후 계획을 기술하였다. Technology development of the high performance upper stage engine for a GEO KSLV is undergoing in Korea Aerospace Research Institute. KSLV is composed of open cycle engine by GG, that is for the low orbit launch vehicle. But for the future GEO launch vehicle, the high performance upper stage engine which has high specific impulse is required. The staged combustion cycle engine is necessary for this mission. In this paper, current progress and future plan for staged combustion cycle engine development is described.
과산화수소/케로신 다중 인젝터의 혼합비에 따른 연소 특성 연구

본 연구에서는 과산화수소와 케로신을 추진제로 사용하는 동축 스월형 다중 인젝터 로켓 엔진의 혼합비에 따른 연소 특성을 확인하기 위하여 설계 혼합비인 7.6을 기준으로 6.0~9.0까지 변화시켜가며 연소 실험을 수행하였다. 연소성능은 특성배기속도와 압력 섭동 값을 계산하여 평가하였다. 설계점 연소실험을 포함하여 총 6번의 연소 실험을 수행하였고, 실험 결과 90%이상의 연소 효율을 보였으며, 압력섭동 값은 1% 이내로 매우 안정적인 것으로 확인되었다. In this study, combustion performance tests of a multi coaxial-swirl injector engine using hydrogen peroxide and kerosene as propellants were performed to evaluate combustion characteristic according to mixture ratio between 6.0 and 9.0 by criterion of designed(7.6). Combustion characteristics were evaluated by calculated characteristic exhaust velocity(c<SUP>*</SUP>) and pressure fluctuation. Test results showed that the combustion efficiency was over 90% and the pressure fluctuation was within 1%.
상온 가스를 이용한 이젝터의 유량비에 따른 성능에 관한 연구

다양한 고공환경을 모사하기 위한 이젝터를 설계 및 제작하여 주유동 공급 압력에 따른 이젝터의 작동 특성 및 벽면 압력 특성을 확인하였고, 주유동과 부유동의 유량비에 따른 고공환경 모사 특성을 확인하였다. 이젝터 전단 압력에 따라 모사할 수 있는 최대 진공도가 변하는 것을 확인하였고, 일정 압력 이상이 되면 진공도의 변화가 없는 것을 확인하였다. 또한, 전단 압력에 무관하게 유량비에 따라 이젝터 내부 압력 상승이 있는 것으로 확인되었고, 전단 압력 30bar의 경우 유량비 0.8 이상에서는 이젝터 내부 압력이 대기압력보다 높아져 고공환경 모사가 불가능한 것을 확인하였다. Performance characteristics and wall pressure of an ejector to simulate various high altitude environments were investigated according to supply pressure of primary flow and entrainment ratio(secondary flow/primary flow). The result showed that the maximum degree of a vacuum was changed by primary flow pressure and it was not changed over a limited pressure. Also, the inside pressure of ejector was increased by entrainment ratio independent of primary flow supplying pressure. When the entrainment ratio is over 0.8 for primary flow supplying pressure of 30bar, it is impossible to simulate high altitude environment.
