Distribution of interface states at the emitter-base heterojunctions in heterostructure bipolar transistors (HBTs) is characterized by using current-voltage characteristics using sub-bandgap photonic excitation. Sub-bandgap photonic source with a photon energy E<SUB>ph</SUB> which is less than the energy bandgap E<SUB>g</SUB> (E<SUB>g,GaAs</SUB>=1.42, E<SUB>g,AlGaAs</SUB>=1.76eV) of emitter, base, and collector of HBTs, is employed for exclusive excitation of carriers only from the interface states in the photo-responsive energy range at emitter-base heterointerface. The proposed method is applied to an Al<SUB>0.3</SUB>Ga<SUB>0.7</SUB>As/GaAs HBT (A<SUB>E</SUB>=W<SUB>E</SUB>xL<SUB>E</SUB>=250x100μm<SUP>2</SUP>) with E<SUB>ph</SUB>=0.943eV and P<SUB>opt</SUB>=3mW. Extracted interface trap density D<SUB>it</SUB> was observed to be D<SUB>it,max</SUB>∼4.2x10<SUP>12</SUP>eV<SUP>-1</SUP>cm<SUP>-2</SUP> at emitter-base heterointerface.

health promotion behavior of middle aged men and the relationship among the above factors. Methods: Subjects of the research were 325 middle aged men in Korea. The questionnaires were composed of general characteristics, Health Self Rating Scale, FACES-Ⅲ : Family Adaptability & Cohesion Evaluation Scale Ⅲ, Health Promoting Lifestyle Profile. Data were statistically analyzed by t-test, ANOVA, Scheffe test and Pearson’s correlation. Results: Middle aged men whose perceived economic status are low show lower perceived health status than moderate and high (F=3.364, p=.010). Health promotion behavior in the age 40-44 shows lower level than 60-64 (F=2.984, p=.019). Middle aged men who have Economically dependent adult in the first child show higher level in health promotion behavior than who have Middle & High school student in the first child (F=2.468, p=.045). In the middle aged men, perceived health status and family cohesion show positive correlation (r=.341, p<.01). Perceived health status and health promotion behavior show positive correlation (r=.500, p<.01). Family cohesion and health promotion behavior show posotive correlation (r=.564, p<.01). Conclusions: We analyzed influencing factor and a relationship between perceived health status, family cohesion and health promotion behavior. Accordingly, we can think of applying nursing interventions to the middle aged men considering the general characteristics. Also we can think of applying nursing interventions and educations to help them evaluate their perceived health status and include the support of family members for the health promotion behavior.

The purpose of this study is to enhance the gear tooth machining process outcome by identifying the correlation between the product qualityand machining condition. A surface profilometer exclusively used for tracing and extracting key characteristic parameters from the gear tooth surface profile is facilitated. In order to replicate the professional gear tooth machining process, a cylindrical grinding machine was used. Separate approaches using two types of surface roughness measurement machines are introduced to characterize the product surface. Tentative results revealed that chatter could be observed in higher cutting speed or in poor gripper condition. A neural network tool was used to define optimal process condition area for best process output quality.
가공 열처리에 의한 Alloy 600의 결정립계 특성 변화와 입계 부식 거동

가공열처리에 의한 결정립계조절 개념을 이용하여 Alloy 600 재료의 결정립계특성과 입계부식 거동을 조사하였다. 가공열처리에 따른 결정립계특성 변화를 EBSP로 분석하였으며, 결정립계특성 변화가 입계부식 거동에 미치는 영향을 평가하였다. 가공열처리 반복에 따라 각 단계별 CSL 입계의 분율이 크게 증가 할 것으로 예상하였으나, 변화가 두드러지지는 않았다. 그러나 상용재료에 비하여 가공열처리 된 시편은 CSL 분율이 약 10% 이상 향상된 결과를 얻었고, 입계부식 저항성이 증가하였다. 가공열처리된 시편의 각 단계별 CSL 분율 변화가 두드러지지 않았음에도 불구하고 입계부식 저항성이 향상된 것은, 결정립계의 'fine tuning' 기구가 이러한 부식거동변화에 작용한 것으로 해석할 수 있었다. Grain boundary properties and intergranular corrosion behavior of Alloy 600 material were investigated using the concept of grain boundary control by thermomechanical treatment(TMT). The grain boundary character distribution(GBCD) was analyzed by electron backscattered diffraction pattern. The effects of GBCD variation on intergranular attack(IGA) was evaluated. Changes in the fraction of coincidence site lattice(CSL) boundaries in each cycle of TMT process were expected to increase remarkably, but they were not distinguishable. But the total CSL boundary frequencies for TMT specimens increased about 10% compared with those of the commercial Alloy 600 material. It was found from IGA tests that the resistance to IGA was improved by TMT process. It is considered that these corrosion characteristics in TMT specimens is attributed to 'fine tuning of grain boundary' mechanism.
Roseovarius halotolerans sp. nov., isolated from deep seawater

<P>A Gram-reaction-negative, non-motile, aerobic bacterium, designated HJ50(T), was isolated from deep seawater of the East Sea, South Korea. Cells were ovoid to rod-shaped (0.5-0.8x1.3-3.0 mum), often with unequal ends, suggesting a budding mode of reproduction. The strain had an absolute requirement for sea salts and tolerated up to 20 % (w/v) sea salts. Propionate, dl-lactate, 2-ketogluconate, 3-hydroxybutyrate and rhamnose were used as growth substrates, but not mannitol, salicin, 4-hydroxybenzoate or acetate. The major fatty acid was summed feature 7 (C(18 : 1)omega7c/omega9t/omega12t) and the DNA G+C content was 59.0+/-0.1 mol%. Phylogenetic analyses based on 16S rRNA gene sequences showed that this strain was affiliated with the genus Roseovarius. Similarities between the 16S rRNA gene sequence of strain HJ50(T) (1430 nt) and those of type strains of members of the genus Roseovarius were 94.1-96.3 %. DNA-DNA relatedness values between strain HJ50(T) and the type strains of members of the genus Roseovarius were low (1.3-24.6 %). Physiological and biochemical differences support assignment of strain HJ50(T) to the genus Roseovarius as a representative of a novel species. The name Roseovarius halotolerans sp. nov. is proposed, with HJ50(T) (=KCTC 22224(T) =LMG 24468(T)) as the type strain.</P>

<P>This paper proposes a fast and accurate method to measure the constants a and n of the power law Delta V-th = at(n) for HfSiON/SiO2 dielectric nMOSFETs under positive bias temperature instability (PBTI), where Delta V-th is a shift of threshold voltage, and t is stress duration. The proposed method requires one nMOSFET only, uses a voltage ramp stress (VRS),measures Delta V-th vs. t data during VRS, uses a regression method to fit the data for each VRS pulse to the power law to obtain a and n at each stress voltage V-g,V-str,,then obtains five voltage-independent constants for the power law after fitting the curves of a and n vs. V-g,V-str to empirical models. The five voltage-independent constants agreed very well with those obtained using the constant voltage stress (CVS) method. After obtaining the voltage-independent constants, the lifetime t(L) at an operating voltage V-op was estimated using the power law. The estimated t(L) = 1.67 x 10(8) s was quite close to t(L) = 1.74 x 10(8) s estimated using CVS, and to t(L) = 1.72 x 10(8) s estimated by extrapolating the Delta V-th vs. t curve measured at V-g,V-str = V-op = 1.2 V to Delta V-th = 200 mV. The time required for measurement was 900 s, compared to 30,000 s for the CVS method. These experimental results show that the proposed VRS-regression method is very useful for screening nMOSFETs under PBTI. (C) 2017 Elsevier Ltd. All rights reserved.</P>
