전자선 석판 기술에서 디지타이징과 노광후굽기 최적화를 통한 40 nm 급 패턴 제작에 관한 연구

본 논문에서는 전자선 직접 묘화 시스템을 이용하여 50 nm 이하의 패턴 폭을 가지는 패터닝 결과를 얻기 위한 실험을 수행하였다. SAL601 negative E-beam PR(Photo Resist)를 이용하여 실험을 진행하였고, E-beam 장비의 특성을 최대로 이용하기 위해서 PR의 두께를 100nm로 줄이고, field 크기를 200 ${um}m$로 줄여 실험하였으며, 또한 SAL601 PR의 경우 작은 선폭을 얻기 위해 중요한 요인 중에 하나인 PEB (Post Expose Bake) 온도와 시간을 줄이면서 실험을 진행하였다. 여기에 디지타이징 방식의 최적화를 통하여 50 nm 이하의 패턴 폭을 가지는 단선 패터닝 결과를 얻었다. 이 공정을 이용하여 단전자 메모리 소자에 응용 가능한 50 nm 급의 silicon 양자선과 silicon 양자점을 제작하였다. 이는 현재 많이 연구되고 있는 단전자 기억소자 및 국소 채널 MOS소자 제작에 유용할 것이다. We experimented on the sub 50nm patterning using E-beam lithography system. SAL601 negative E-beam resist was used for this experiment. In order to utilize the maximum ability of E-beam system, firstly, we reduced the PR thickness to 100nm, and the field size to 200 ${um}m$. Then PEB (Post Expose Bake) time/temperature, which is one of the very important factors when SAL601 is used, were reduced for minimum line width. In addition, digitizing is optimized for better results. Quantum wire and quantum dot which can be used for nanoscale memory device, such as single electron memory device, are fabricated using these developed lithography techniques.

Recently, fast-growing up railway transportations. Because, regional traffic congestion problem solving and a period of rapid expansion to meet the demand of industries. In addition the government also suggest to new paradigm for the future ’Low Carbon, Green Growth’ is presented as a new national vision. To meet the social needs and the time demands, Last of the railway increase very long tunnels and huge deep tunnels. Especially this trend accelerated high speed up in the tunnel, the revision of design criteria and research challenges are being actively improved. Mainly in the tunnel cross-section was under the control of the vehicle train speed 150km/hr by the construction of the vehicle cross-section of the tunnel. More than 200km/hr rail tunnel depending on the vehicle’s speed caused the tunnel to the pressure fluctuations will be governed by the aerodynamic changes. Considering the economy to ensure the optimum cross-section of the railway tunnel to the description scheme is selected cross-section of the railway tunnel to determine the size domestic or international railway tunnel for the elements((based on fast Algorithm design criteria, the center line spacing, streetcar line, cross-sectional shape, sectoral issues, such as interface and aerodynamics) based on design practices and to review results. In this study, to propose guidelines depending on the size of a railway tunnel cross section for the size of the determining reasonable factors when designing the railway tunnel and cost-effective standards guidelines.
어린이 보호구역 어린이 사고 특성을 고려한 AEBS 차량의 충돌속도 감소 효과에 대한 연구

본 연구에서는 서울시 어린이 보호구역 내 어린이 사고의 행동 특성을 기반으로 AEBS 차량의 충돌속도 감소효과 연구를 수행하였다. 2017~2018년 서울시 어린이 보호구역 내 어린이 교통사고 자료를 기반으로 사고유형 특성을 분석한 뒤 사고발생 가능성이 높은 12가지의 시나리오를 추출하여 AEBS 해석이 탑재된 PC-crash Active Safety 시스템을 활용해 따라 시뮬레이션 수행하였다. 분석 결과, AEBS 차량은 직진사고에서 충돌속도가 100% 감소하였고, 좌·우회전 사고에서는 11~100%의 충돌속도 감소효과가 나타났다. In this study, we examined the effect of AEBS vehicles on reducing collision speed on the behavioral characteristics of accidents involving children in school zones in Seoul. Accident types were analyzed using traffic accident data for children in school zones in Seoul from 2017 to 2018. Twelve scenarios with high accident probabilities were extracted and simulations were then performed using PC-crash. As a result of this analysis, AEBS vehicle collision speed was reduced by 100% for straight-line accidents, and collision speed was decreased by 11%-100% for left/right turn accidents.
