A 30 nm $In_{0.7}GaAs$ High Electron Mobility Transistor (HEMT) with triple-gate has been successfully fabricated using the $SiO_2/SiN_x$ sidewall process and BCB planarization. The sidewall gate process was used to obtain finer lines, and the width of the initial line could be lessened to half by this process. To fill the Schottky metal effectively to a narrow gate line after applying the developed sidewall process, the sputtered tungsten (W) metal was utilized instead of conventional e-beam evaporated metal. To reduce the parasitic capacitance through dielectric layers and the gate metal resistance ($R_g$), the etchedback BCB with a low dielectric constant was used as the supporting layer of a wide gate head, which also offered extremely low Rg of 1.7 Ohm for a total gate width ($W_g$) of 2x100m. The fabricated 30nm $In_{0.7}GaAs$ HEMTs showed $V_{th}$of -0.4V, $G_{m,max}$ of 1.7S/mm, and $f_T$ of 421GHz. These results indicate that InGaAs nano-HEMT with excellent device performance could be successfully fabricated through a reproducible and damage-free sidewall process without the aid of state-of-the-art lithography equipment. We also believe that the developed process will be directly applicable to the fabrication of deep sub-50nm InGaAs HEMTs if the initial line length can be reduced to below 50nm order.

최근 흡연을 시작한 젊은 성언에서 급성 호산구성 폐렴의 발생에 대한 증례가 보고되고 있다. 급성 호산구성 폐렴은 대개 발열을 동반하기 때문에 초기에는 감염성 폐렴으로 잘못 진단, 치료되는 경우가 많다. 아직 정확한 병태 생리 및 조직학적 소견은 밝혀져 있지 않지만 병력 청취 및 임상 양상, 방사선 소견의 관찰을 통해 급성 호산구성 폐렴을 의심하고, 진단을 위해 기관지 폐포 세척액 검사를 시행한다면 좀 더 쉽게 진단 내릴 수 있을 것이다. 본 저자들은 최근 처음 시작한 흡연에 의해 발생한 급성 호산구성 폐렴을 진단하고, 스테로이드를 투여하여 성공적으로 치료한 환자 2예를 경험하였기에 이를 문헌 고찰과 함께 보고하는 바이다. Acute eosinophilic pneumonia(AEP) is characterized by acute febrile respiratory illness associated with diffuse pulmonary infiltration and pulmonary eosinophilia. The specific etiology for acute eosinophilic pneumonia is elusive. By some investigators, cigarette smoking is suggested as a causative substance which can cause AEP. In recent, the authors experienced two cases of AEP following cigarette smoking. Both cases had characteristic features including age around 20 years, new onset smoking before occurance of AEP, diffuse infiltration on chest radiography, pulmonary eosinophilia based on bronchoalveolar lavage and acute improvement after steroid therapy. These clinical features are resemble with previous smoking induced AEP case reports. Base on these clinical features, cigarette smoking associated AEP could be diagnosed more easily.

This study was conducted to describe forest stand characteristics of the habitats of Allium victorialis var. platyphyllum population from the ecological analysis of classification of vegetation types, importance values, species diversity, interspecific association and community similarity in Ulleung Island and Mt. Hambaek, in which investigated by 48 plots (10 m×10 m). The vegetation studied was classified into 1 community group, 2communities, 2 groups and 3 subgroups for a species unit and divided by 5 units for a vegetation unit. In the Fagus engleriana group (vegetation unit 1, 2 and 3), importance value of A. victorialis var. platyphyllum in herb layer showed relatively higher value than other units. Importance value of A. victorialis var. platyphyllum in herb layer had higher value. In the analysis of interspecific association, most of the species associated positively to A. victorialis var. platyphyllum belonged to habitat features of valley area and sub-alpine zone. Therefore, it was considered that the growing environment of A. victorialis var. platyphyllum population was closely correlated to soil moisture and air humidity.

<P><B>Abstract</B></P> <P>Water waves in wild sea have unique characteristics of being huge, random, irregular, and of low frequency. To effectively harvest such vibrational energy, any devices should be light enough to float, sensitive even to small amplitudes, durable against harsh environmental conditions, easily replaceable after long-term use, and easily linked to form a network. Here, a floating buoy-based triboelectric nanogenerator (FB-TENG) is demonstrated to effectively harvest the vibrational energy with full satisfaction of these requirements. The FB-TENG consisted simply of a power generation unit, which was packed in an acrylic case, and a height-adjustable support, which was attached to a floating buoy. Even for the small amplitude of water waves, the height-adjustable support provides vigorous vibration at the power generation unit; which was sufficient to power 30 light-emitting diodes (LEDs), and operate a digital thermo-hygrometer and an anenometer. Under saltwater (salinity of 40%), thermal shocks (temperature range of 4–60°C), and strong ultraviolet irradiation (power of 10 W), the FB-TENG generates stable electric power by virtue of the acrylic packing of the power generation units. The FB-TENG also generates electric power from the various and mixed amplitudes and frequencies of water waves coming from all directions. Furthermore, the FB-TENG can easily be integrated into a network for high-power generation. <P>We perform integrated spectroscopy of 24 Galactic globular clusters (GGCs). Spectra are observed from one core radius for each cluster with a high wavelength resolution of similar to 2.0 angstrom. FWHM. In combination with two existing data sets from Puzia et al. and Schiavon et al., we construct a large database of Lick spectral indices for a total of 53 GGCs with a wide range of metallicities, -2.4 less than or similar to [Fe/H] less than or similar to 0.1, and various horizontal-branch morphologies. The empirical index-to-metallicity conversion relationships are provided for the 20 Lick indices for the use of deriving metallicities for remote, unresolved stellar systems.</P>
