This paper was proposed the theoretical research and optimal design 3000V super junction NPT IGBT for using electrical automotive and power conversion. Because super junction IGBT was showed ultra low on resistance, it was structure that can improve the thermal characteristics of conventional NPT IGBT. The electrical characteristics of super junction NPT IGBT were 2.52 V of on state voltage drop, 4.33 V of threshold voltage and 2,846 V breakdown voltage. We did not obtaing 3,000 V breakdown voltage but we will obtain 3,000 V breakdown voltage through improving p pillar layer. If we are carried this research, This device will be used electrical automotive, power conversiton and high speed train.
Trench 식각각도에 따른 Super Juction MOSFET의 래치 업 특성에 관한 연구

This paper was showed latch up characteristics of super junction power MOSFET by parasitic thyristor according to trench etch angle. As a result of research, if trench etch angle of super junction MOSFET is larger, we obtained large latch up voltage. When trench etch angle was $90^{\circ}$, latch up voltage was more 50 V. and we got 700 V breakdown voltage. But we analyzed on resistance. if trench etch angle of super junction MOSFET is larger, we obtained high on resistance. Therefore, we need optimal point by simulation and experiment for solution of trade off.
객체지향 데이타베이스에서 신뢰도를 포함한 G - 릴레이션의 저장 구조의 표현

OSAM*를 기반으로 하는 객체지향 데이타베이스에서 객체의 저장을 위해서 테이블 형태의 G-릴레이션을 사용하였다. 이러한 G-릴레이션에는 불확정 정보의 신뢰도를 표현할 수 있으나, 각 인스턴스 값의 신뢰도나 클래스내 인스턴스간의 연관관계의 표현에 있어서 실제 저장장치에 바로 적용하기에는 부적합하다. 또한 클래스간에 연관관계가 존재할 때 이들 클래스내의 인스턴스 값의 조회나 수정을 위해서는 계층구조가 복잡할수록 많은 횟수의 저장장치의 접근이 발생하게 되고, 저장장치로의 접근 횟수가 많을수록 그 수행속도가 저하되는 문제점이 발생한다. 이러한 저장구조의 관리를 위해서 본 연구에서는 새로운 묵시적인 메타클래스를 구성하고 또 이를 효율적으로 관리하는 방법을 제시한다. 본 연구에서 제시된 방법에 따라 G-릴레이션의 실제 저장이 이루어질수 있고 계층구조의 복잡도와는 상관없이 연관 클래스는 일정한 횟수의 접근으로 쉽게 접근될수 있다.

In this paper, we proposed GaN trench Static Induction Transistor(SIT). Because The compound semiconductor had superior thermal characteristics, GaN and SiC power devices is next generation power semiconductor devices. We carried out modeling of GaN SIT with 2-D device and process simulator. As a result of modeling, we obtained 340 V breakdown voltage. The channel thickness was 3 urn and the channel doping concentration is $1e17\;cm^{-3}$. And we carried out thermal characteristics, too.

One of those structures with a very effective geometrical design is the trench gate Insulated Gate Bipolar Transistor(IGBT).power IGBT devices are optimized for high-voltage low-power design, decided to aim. Class 1,200 V NPT Planer IGBT, 1,200 V NPT Trench IGBT for class has been studied.

This paper was proposed Intelligent and wireless USN/RFID module system that can overcome disadvantage of existing RFID system with no sensing module and wire communication. The proposed USN/RFID system was designed and fabricated. After fabricating new system, we analyzed the characteristics of USN/RFID module. After design VCO block that is point circuit to develop next generation system one chip of RFID system, we were carried out simulation and verified the validity. this paper was showed that VCO system was enough usable in wireless network module. USN/RFID Reader module shows superior result that validity awareness distance corresponds to 30 M in the case of USN and to 5 M in RFID Reader's case and 900 MHz of commercial frequency does practical use enoughly in range of high frequency. The USN/RFID Reader module is considered to act big role to Ubiqitous industry offering computing surrounding of new concept that is intelligence type service and that was associated to real time location system(RTLS), environment improvement/supervision, national defense, traffic administration etc.

This paper was carried out design of 1,700 V Base Resistance Thyristor for fabrication. We decided conventional BRT (base resistance thyristor) device and Trench Gate type one for design. we carried out device and process simulation with T-CAD tools. and then, we have extracted optimal device and process parameters for fabrication. we have analysis electrical characteristics after simulations. As results, we obtained 2,000 V breakdown voltage and 3.0 V Vce,sat. At the same time, we carried out field ring simulation for obtaining high voltage.

Power MOSFET is develop in power savings, high efficiency, small size, high reliability, fast switching, low noise. Power MOSFET can be used high-speed switching transistors devices. Recently attention to the motor and the application of various technologies. Power MOSFET is devices the voltage-driven approach switching devices are design to handle on large power, power supplies, converters, motor controllers. In this paper, design the 600 V Planar type, and design the trench type for realization of low on-resistance. For both structures, by comparing and analyzing the results of the simulation and characterization.

A study on electrical and electronic equipment will occur in the atmosphere, which is essential to cut the power to prevent the waste of power by power measurement technology development and to develop the technology to do this operation is the main core of standby power to detect and block it and return the configured for software and hardware, while the actual construction to ensure stability through field testing and debugging of problems improved accordingly, as well as ease of installation and so it could be done while the test. In addition, in terms of basic hardware switching of standby power when blocking, reducing stress and ensure stable operation and circuit design, power off and back to ensure stable operation even when a protection circuit is applied.
