강유전체를 이용한 MeFINS 구조 캐퍼시터의 비휘발성 소자 특성

In this study, ferroelectric thin films such as SBT (SrBi₂Ti₂O_(5)) are directly employed as a gate dielectric for nonvolatile memory applications. ICP nitride and Ta₂O_(5) layers were used in order to avoid interdiffusion between ferroelectric and Si and formation of low dielectric constant layer due to oxidation of Si, respectively. MeFINS (Pt/SBT/Ta₂O_(5)/SiN_(x)/Si) capacitors with ICP nitrogen treatments show higher total capacitance than MeFIS capacitors without treatment. This implies that ICP nitridation successfully suppresses undesirable oxide formation even under extremely severe SBT annealing conditions and results in high actual applying voltage on ferroelectrics layer. As a result, the MeFINS capacitors with ICP treatments exhibits wider memory window (△V =1.36V) than that of MeFIS (△V =0.6V) device under ?V sweeping voltage operation.

SiO₂ as a dielectric of gate structure for CMOS has been facing the scaling limitation due to direct tunneling current and reliability problems. ZrO₂ has been suggested as an alternative gate dielectric material for ULSI CMOS devices due to its thermal stability and high dielectric constant. Since atomic layer deposition (ALD) has several features such as excellent uniformity, accuracy and easiness of thickness control and conformal film formation, ALD is one of the most suitable method for deposition of the gate dielectrics. In this study, ZrO₂ thin films on Si substrate were grown by ALD using a metal-organic precursor, zirconium t-butoxide. We investigated the effects of oxidizer on the characteristics of the ZrO₂ films.
연속 파장 가변시 현상론적인 비 선형 이득 포화 효과가 다전극 DBR 레이저의 변조 특성에 미치는 영향

현상론적인 비 선형 이득 포화 효과가 연속 파장 가변시 다전극 DBR 레이저의 변조 특성에 미치는 영향을 이론적으로 분석하였다. 수동 부분에 전류 주입의 증가에 따라 FM 효율, 3dB 대역폭, 공명 주파수는 감소하지만, flat FM응답은 증가한다. 비 선형 이득 포화 효과는 FM/IM응답, 3dB 대역폭, 공명 주파수, chirping-to-modulation-power ratio 등 변조 특성에 커다란 영향을 미치지만, 연속 파장 가변에 의한 변조 특성에는 영향을 미치지 않는다. Phenomenological nonlinear gain saturation effect on the modulation characteristics in a multi-electrode DBR laser, when the lasing wavelength changes, continuously is analized theoretically. FM efficiency, 3 dB bandwidth, and resonance frequency decrease with increasing bias current to the passive section, except increasing the flat FM response. It is found that the nonlinear gain saturation effect severely affects the modulation characteristics such as FM/IM response, 3 dB bandwidth, resonance frequency and CPR, but hardly affects the behavior of continuous frequency tuning.

The Authors observed a rare cases of tuberous sclerosis in a 18 years old girl. Because of her psychotic symptoms, this patient were consulted to our clinic, even though her seizure were controlled with anticonvulsanr. The several clinical aspect of this case are discussed and the literature are reviewed.

Circadian clocks are the endogenous oscillators that harmonize a variety of physiological processes within the body. Although many urinary functions exhibit clear daily or circadian variation in diurnal humans and nocturnal rodents, the precise mechanisms of these variations are as yet unclear. In the present study, we demonstrate that Per2 promoter activity clearly oscillates in neonate and adult bladders cultured ex vivo from Per2::Luc knock-in mice. In subsequent experiments, we show that multiple local oscillators are operating in all the bladder tissues (detrusor, sphincter and urothelim) and the lumbar spinal cord (L4–5) but not in the pontine micturition center or the ventrolateral periaqueductal gray of the brain. Accordingly, the waterintake and urine volume exhibited daily and circadian variations in young adult wild-type mice but not in Per1/Per2/ mice, suggesting a functional clock-dependent nature of the micturition rhythm. Particularly in PDK mice, the water intake and urinary excretion displayed an arrhythmic pattern under constant darkness, and the amount of water consumed and excreted significantly increased compared with those of WT mice. These results suggest that local circadian clocks reside in three types of bladder tissue and the lumbar spinal cord and may have important roles in the circadian control of micturition function
