InGaAs 반도체 박막의 테라헤르쯔(THz) 발생 및 검출 특성 연구

본 논문에서는 InGaAs 반도체에 기반한 테라헤르쯔(THz) 송/수신기(Tx/Rx) 제작을 위한 기초 연구로서, InGaAs 박막의 THz 발생 및 검출 특성에 관한 결과를 보고한다. THz 발생과 검출 특성 조사에는 각각 MBE 장비로 고온(HT) 및 저온(LT)에서 성장한 InGaAs 박막이 사용되었으며, THz 발생에는 photo-Dember 표면방출 방법이 시도되었다. HT-InGaAs 기판 위에 제작한 전송선(Ti/Au)의 가장자리에 Ti:Sapphire fs 펄스 레이저(60 ps/83 MHz)를 조사하여 THz파를 발생시켰으며, 이때 THz 검출에는 LT-GaAs가 사용되었다. 시간지연에 따른 전류신호를 Fourier 변환하여 얻은 THz 스펙트럼의 주파수 범위는 약 0.5~2 THz이었으며, 여기 레이저 출력에 대한 신호의 세기는 지수함수적 변화를 보였다. THz 검출 특성에 사용한 LT-InGaAs Rx에는 쌍극자(5/20 ${\mu}m$) 구조의 안테나가 탑재되어 있으며, 차단 주파수는 약 2 THz이었다. In this paper, we report THz generation and detection characteristics investigated by InGaAs semiconductor epilayers, as results of a basic study obtained from the InGaAs-based THz transmitter/receiver (Tx/Rx). High-temperature and low-temperature (LT) grown InGaAs epilayers were prepared by the molecular beam epitaxy technique for the characterization of THz generation and detection, respectively, and the surface emission based on the photo-Dember effect was tried for THz generation. THz wave was generated by irradiation of a Ti:Sapphire fs pulse laser (60 ps/83 MHz), and a LT-GaAs Rx was used for the THz detection. The frequency band shown in the spectral amplitudes Fourier-transformed from the measured current signals was ranging in 0.5~2 THz, and the signal currents were exponentially increased with the Tx beam power. The THz detection characteristics of LT-InGaAs were investigated by using an Rx with dipole (5/20 ${\mu}m$) antenna, and the cutoff frequency was ~2 THz.

The bandwidth of wireless communication is expected to grow exponentially due to the expansion of mobile devices and the increase of real-time and realistic multimedia services. Recently, the studies on terahertz band wireless communication have been actively conducted for the next generation communication after 5G wireless communication. The terahertz band, which is the unallocated frequency band, has been applied to the non-contact, non-destructive quality inspection industry such as the terahertz imaging and spectral systems through the development of terahertz generating and detecting components. This article briefly describes recent research trends on terahertz wireless communication technologies and introduces the details of photonics-based terahertz devices and systems that have been focused on the Terahertz Basic Research Section of Electronics and Telecommunication Research Institute.

The terahertz wave (THz wave) is a band between infrared and microwaves and is defined as an electromagnetic wave having a frequency of 0.1 to 10 THz band. THz waves have the property of transmitting nonpolar materials, which the visible light cannot be transmitted, such as ceramics, plastics, and paper; and the photon energy is low, such as several meV. For this reason, non-destructive testing equipment based on THz imaging technology can be applied to the industrial field. Recently, THz imaging technology was applied in wide industrial fields, such as automobiles, batteries, food, medical, and security, and being actively studied. In this paper, we describe the research trends of terahertz imaging technology and experimental results. Furthermore, we summarize the recent commercialized terahertz camera. Finally, we present the research results in the field of the human security scanner system.

Terahertz electromagnetic waves are considered the waves for the next generation of security checking technology. They can penetrate opaque materials, such as plastics, fibers, papers, and leathers. In addition, they are harmless to humans they cannot penetrate human skins. Moreover, because their frequencies are higher than those of millimeter waves, higher resolution and more detailed information is expected than the millimeter wave-based technologies In this study, we describe the trends and prospectives of terahertz technology as security checking technology that can be directly applied to a human body.

In the cities nowadays, the dwelling conditions of Cackroach are provided by use of various kinds of construction material, installation of heating and cooling facilities that maintain moderate temperature, filthy sanitation, and lack of knowledge about insect as mechanical Vector. Cakroach is infectious disease Vector, and it proves to be of much importance in the public health. Considering such importance, the author has surveyed the distribution of Cackroach in the housing areas of Seoul City from May 1969 to the end of August 1969, and has come to the following conclusion: 1. House dwelling Cackroach collected in the City of Seoul are of two species, i. e. Blatella Germanica Linneaus and Periplaneta Japonica Karny. 2. Most of cackroach collected in Seoul are Blatella Germanica Linneaus and they are distributed in whole area of Seoul while that of Periplaneta Japonica Karny is distributed only in the limited area. 3. Dwelling places of Blatella Germanica Lineaus are in grog shop, Korean food restaurants, bakery shops, and patient rooms in hospitals. Many of them are found in tile kitchens and dining rooms of restaurants, and tearooms. They live in groups at older houses with much crack, warm and humid places. 4. For method of collection, the hand collection was the most effective. In trap collection during the day time, when the trap is placed at the narrow corners off the ground after confirming the dwelling places of cackroach, the match trap was more effective than the flask trap in collecting. In case of collecting during the night time, the flask trap was much more effective method than the match trap.
