SOI DTMOS 트랜지스터의 온도에 따른 hot carrier 열화현상에 관한 연구

본 논문은 SOI DTMOS 소자의 온도에 따라 hot carrier에 의해 유발되는 소자열화 현상에 대한 연구를 수행한 것으로서, 낮은 스트레스 게이트 전압과 높은 스트레스 게이트 전압 두 가지를 인가하였다. 낮은 gate전압에서 고온으로 stress된 소자의 열화현상은 보다 높은 gate전압에서 낮은 온도로 stress된 소자의 열화보다 큼을 알 수 있었다. 그리고 DTMOS 소자와 PD MOS 소자의 온도에 따른 hot carrier영향을 비교·분석하였으며, PD MOS소자와 비교하여 DTMOS 소자의 열화가 적은 것은 gate와 body사이의 연결에 의한 문턱전압의 감소를 초래하는 lateral electric field의 감소에 의한 것임을 알 수 있었다. In this thesis, we reports the experimental results on the temperature dependence of hot carrier degradation of DTMOS devices. Both low and high stress gate voltages are used. The degradation of devices stressed at high temperature with a low gate voltage can be larger than that in devices stressed at a higher gate voltage but at a lower temperature. The temperature dependence of the hot carrier effects in DTMOS devices is compared with those in SOI PD MOSFETs. The possible mechanism explaining the less device degradation of the DTMOS, when compared to a PD MOSFET is the reduction of maximum lateral electric field resulting from the reduction of threshold voltage due to the connection between the gate and the body.
국내 지역별 부순골재의 알칼리 골재 반응성에 관한 기초적 연구(화학적 방법)

본 연구는 6개 지역 85종의 골재를 대상으로 알칼리 골재반응 시험을 실시하여 알칼리 골재잠재반응성에 미치는 영향을 분석하였다. 그 결과 KS F 2545 골재의 알칼리 잠재반응 시험방법(화학적 방법)을 통해 ASTM C 289 유해성 판정기준표 및 JIS A 5308에서 제시된 기준과 근접하거나 높아 알칼리골재 잠재가능성이 예상되는 골재는 총 4개(4.71%)로 나타났다. This study is KS F 2545 chemical experiment has been accomplished to estimate the potential of alkali aggregate. used for testing aggregate samples are forest and crushed stone aggregate which collected in 6 country. As the results of chemical experiment confimed that 4 out of the 85 aggregate samples(4.71%0 are near or exceeded ASTM C 289 and JIS A 5038 portential alkali-Silica reactivity determination standard

This thesis was composed during the process of answering three questions. First, where does ethical duty (what one should do) of a subject lie? For example, is in the theoretical world or the world of life? Second, what relationship does writing have with the formation of an ethical subject? Third, what is the direction of writing education for the formation of an ethical subject? I have answered these questions with Bakhtin’s argument as its basis and have tried to form a new perspective and sensitivity on the ethical side of writing through this. In Chapter II, the place in which ethical duty exists and the relationship between the formation of an ethical subject and writing was discussed. Based on Bakhtin’s initial writings, Toward a Philosophy of the Act, an emphasis was put on the fact that the place in which ethical duty exists is not the theoretical world but the world of life. Duty of subject was thought to be composed by the responsible participation of the subject on the existing event. Writing is a process in which the subject participates in the existing event and is also an event in which the theoretical world and the world of life is mutually checked upon and penetrated. Thus, I discussed the fact that writing can become an important opportunity to form the ethical judgment ability and ethical sensitivity of the subjectivity. In chapter III, I discussed the direction of writing education for the formation of an ethical subject. First, there is a need to emphasize writing that strongly maintains the characteristics and outsideness of the author. When writing to maintain such characteristics, I can wholly express myself in depth through others and the others can do so as well through me. Second, writing must be a place to self-examine in depth about the way we meet with others. Writing is a process of meeting with so many others. And the opportunity or potential of forming an ethical subject that writing has lies in the process of self-examination on the way of meeting others.

This article aims to analyse the correlation between scores of sub-areas in korean language on the basis of the datum of National Assessment of Educational Achievement in 2003(NAEA 2003) in korean language and supplementary korean language experimental test. The main theme of this article is as follows :<br/> 1) Correlation analysis between korean language's total score and its sub-areas' scores. 2) Correlation analysis among scores of sub-areas in korean language. 3) Correlation analysis among writing multiple-choice test score, writing performance-based test score, and writing experimental test score. 4) Correlation analysis among Korean language knowledge score, writing multiple-choice test score, and writing and literature performance-based test scores. 5) Correlation analysis among reading multiple-choice test score, literature multiple-choice test score, literature performance-based test score.<br/> The results of the analysis is as follows. First, correlations between korean language's total score and its sub-areas' scores are high. Second, correlations among the scores of sub-areas in korean language are high. Third, correlation between reading and literature scores is high, but correlation between listening and writing is low, and that of listening and Korean language knowledge is low too. Fourth, correlation between writing multiple-choice test score and writing performance-based test score is low. Fifth, correlation between reading multiple-choice test score and literature multiple-choice test score is high.
