Thermal Properties and Lifetime Comparison of Various Ceramic-Package Light-Emitting Diodes

We developed two thermal structures with heat-conducting paths at the bottom side of low temperature cofired ceramic (LTCC) LED packages and compared their thermal properties and reliability. Using a computational fluidic dynamics (CFD) simulation, we were able to anticipate the improvement of the thermal properties. In addition, we experimentally confirmed the expected thermal properties using a method based on thermal transient responses. The measured thermal resistances of the small-via structure and the thermalslug structure were about 50% and 40% of the value of a normal structure with no via or slug, respectively. Lifetime tests of each LED package over 4,000 hours were carried out to compare the lifetimes of the LTCC LED packages and to investigate the relationships between the thermal properties and the lifetimes of the LTCC LED packages. We were able to estimate a lifetime of over 32,000 hours for the LTCC LED packages with thermal paths while the lifetime of the normal LTCC LED packages was estimated to be about 18,200hours. Also, we verified the strong relationship between the thermal property and the lifetime in LTCC LED packages.

In this study, we have investigated potential energies of β-D glucopyranose in vacuum using QM and MM methods. In QM calculation, the local minimum geometries have been optimized in the level of B3LYP/6-311++G**. And we use AMBER package program and GLYCAM_06 force field for MM optimization. As a consequence, we confirm that GLYCAM_06 force field matched QM calculation roughly.

A numerical analysis is performed in this study to see the characteristics of the ice plug formation and the heat transfer during pipe freezing process. An unsteady three dimensional computer code which solves incompressible Navier-Stokes equations including energy equation has been developed. The computed results for verification including phase interface and flow patterns showed good agreements with previous results. And additional pipe freezing experiments for verification showed that maximum flow rate for the complete plug formation is highly dependent on the pipe diameter and length of jacket containing refrigerant(LN₂). The results of pipe freezing experiments could be also wed as a guideline and to the proper computation.

While previous studies have examined the dose-response characteristics of certain antihypertensive drugs alone or in combination, response surface analysis for combination therapies involving angiotensin receptor blockers (ARBs) and either amlodipine (AML) or hydrochlorothiazide (HCT) has not been explored, particularly in the context of lowdose combinations. The objectives of present study were to generate useful dose-response information for the combination of ARB/AML or ARB/HCT and to predict the blood pressure lowering effects of combination therapies compared to monotherapies. We reviewed the New Drug Application data of combination drugs of ARB/AML and ARB/HCT. Data on systolic blood pressure (SBP), from studies conducted using a factorial dose-response design over a period of 8–12 weeks, were used. The placebo-subtracted SBP change was used for analysis. Response surface analyses of the collected data were conducted using a polynomial regression model. For ARB/AML combination, the quadratic polynomial regression model containing two linear terms, two quadratic terms, and one interaction term was best fitted to the naïve pooled data. Meanwhile, for ARB/HCT combination, the best-fitted model was a quadratic model that included two linear terms and two quadratic terms. The 1/2-dose combination of these medications, compared to each monotherapy, resulted in predicted SBP reductions that were 8–30% greater. The ratio of the estimated antihypertensive effects of the combination to the expected additive effects of each component ranged from 82% to 100% of the expected effect. These results can provide a rationale for developing lower-dose combinations of ARB/AML or ARB/HCT and assist in designing clinical trials.

<P><B>Abstract</B></P> <P>For effective heat dissipation in high-power LED applications, aluminum nitride (AlN) thick films as thermally conductive dielectric layers were developed, which were deposited on an Al substrate by aerosol deposition (AD). The aerosol-deposited AlN thick films on Al substrates have advantages over conventional polymer-based dielectric substrates or ceramic substrate mounted heatsink systems including an epoxy adhesive, such as excellent heat dissipation capacity and low thermal resistance. AD is an effective method to fabricate high-quality AlN thick film without the Al<SUB>2</SUB>O<SUB>3</SUB> phase because the film is formed at room temperature. Highly dense and well-adhered, pure AlN thick films with thicknesses up to 30µm were deposited on an Al substrate. AlN-Al<SUB>2</SUB>O<SUB>3</SUB> and AlN-polyvinylidene fluoride (PVDF) composite films were also deposited on an Al substrate in order to investigate the effect of Al<SUB>2</SUB>O<SUB>3</SUB> and polymer on the microstructure and thermal properties. Among the films, pure AlN thick film exhibited the highest dielectric strength, the highest thermal conductivity, and the lowest thermal resistance. Therefore, it can be expected that the aerosol-deposited AlN thick film on Al substrate could be used as a powerful heatsink.</P>
