        Thermal Performance Analysis for Cu Block and Dense Via-cluster Design of Organic Substrate in Package-On-Package

        Package-On-Package (PoP) technology is developing toward smaller form factors with high-speed data transfer capabilities to cope with high DDR4x memory capacity. The common application processor (AP) used for PoP devices in smartphones has the bottom package as logic and the top package as memory, which requires both thermally and electrically enhanced functions. Therefore, it is imperative that PoP designs consider both thermal and power distribution network (PDN) issues. Stacked packages have poorer thermal dissipation than single packages. Since the bottom package usually has higher power consumption than the top package, the bottom package impacts the thermal budget of the top package (memory). This paper investigates the thermal and electrical characteristics of PoP designs, particularly the bottom package. Findings include that via and dense via-cluster volume have an important role to lower thermal resistance to the motherboard, which can be an effective way to manage chip hot spots and reduce the thermal impact on the memory package. A Cu block and dense via-cluster layout with an optimal location are proposed to drain the heat from the chip hot spots to motherboard which will enhance thermal and electrical performance at the design stage. The analytical thermal results can be used for design guidelines in 3D packaging.

        화훼디자인 상품의 인터넷 소비자 쇼핑성향

        본 연구는 최근 급격한 성장을 하고 있는 인터넷 쇼핑이 보편적인 소비채널로 자리잡아 가며 소비자의 의사 결정 구조까지 변화시키고 있음을 인식하고 화훼디자인 상품의 인터넷 마케팅과 소비자와의 관계를 살 펴보고자 하였다. 현재 인터넷 시장의 현황과 화훼디자 인 상품 소비에 대한 문헌고찰 후 설문을 통해 서울·경 기 지역을 중심으로 총 448부의 실증 조사를 실시하였 다. 화훼디자인 상품의 인터넷을 통한 구매자는 전체 설문 조사자 중 34%로 31~35세의 여성의 회사원이 가장 많았으며, 월평균 가정의 수입, 결혼 유무, 거주 지역에 따른 구매차이는 없었다. 인터넷 쇼핑몰 화훼디 자인 상품의 구매 시 불안요소 또는 구매하고 싶지 않은 이유로는 인터넷상과 실제로 구매했을 시의 색감, 디자인, 신선도 등의 차이점에 대한 우려가 가장 높게 나타났다. 화훼디자인 상품의 인터넷을 통한 구매자와 쇼핑성향을 살펴보면 경제적 쇼핑성향이 가장 높게 나 타났고 다음으로 유행추구 쇼핑성향이 높게 나타났다. 종류로는 꽃다발, 꽃바구니, 식물류, 난, 개인연회, 기 념일 이벤트와 정(+)의 상관관계를 나타냈다. 인터넷 사용 목적과 쇼핑성향을 살펴보면 인터넷을 통한 화훼 디자인 상품의 구매자의 모든 쇼핑성향은 인터넷쇼핑 과 상관관계가 높아 인터넷쇼핑을 자주 이용하는 사람 들의 화훼디자인 상품의 구매 가능성이 높은 것으로 보여진다. 따라서 본 연구를 통해 화훼디자인 상품에 대한 인터넷 시장의 높은 성장 가능성을 보여주며, 변 화하는 소비자의 다양한 특징과 화훼디자인 제품의 연 관관계를 알 수 있었다. This study was conducted for investigate the consumers’ use and preference of purchasing floral design product on internet compared with present status of sale, marketing and consumer of relationship. Because the rapid growth of the internet shopping change to universal consumption channel. It’s turning a consumer’s decision structure currently. First of all, it implements through the references related to current Internet market status and floral design products for the consumption. They research was based on a survey of 448 consumers residing in Seoul and Gyeongi-do. Floral design product buyer in Internet of character, floral design product non-buyer in internet of purchasing probability and preference in the future, floral design product in Internet of purchasing anxiety correlated analysis with shopping tendencies and geographic features. Floral design product buyer in internet was survey 34% in investigators. Their mainly character 31~35 ages of female office worker. And the monthly average income, marriage, the living area of residence didn’t related in purchase. Purchasing of number was 1~2, purchase path was through the search, purchasing mall of type was specialized shopping mall, payment method was credit card, purchase amount was 50,000 to 100,000 won which was won that were the most. It was 46% that they will purchase in the future what floral design product in non-buyer. They were preferred floral events than floral design product. Floral design product in internet of purchasing anxiety element or the reason why didn’t want to purchase in internet was the most concern differences of color scheme of the design, freshness in monitor. It will be necessary showed higher the visual of correctness to compensate. Floral design product in Internet of buyer correlated analysis with shopping tendencies was the related in the economic shopping tendencies and fashionable shopping tendencies and the bouquet, flower basket, personal anniversary, banquet event was (+)correlation. In other words, they want a reasonable price and fashion are irritability and this will be the product (-)target and marketing strategy in the future. All shopping tendencies in floral design product in internet of buyer were related in Internet shopping tendencies. It mean that they’ll be possible to purchase of floral design product in Internet who use internet shopping frequently. Therefore, this research showed floral design product in Internet of consumer’s variety affinity and high growth possibilities in path of new public relations floral design product in internet marketing.

        Blood Pressure-Lowering Effects of Alacalase-Hydrolyzed Camellia Seed Hull In Vitro and in Spontaneous Hypertensive Rats

        High blood pressure is one of the major risk factors for various diseases and angiotensin-converting enzyme (ACE) plays a critical role in blood pressure regulation. In our study, the responsive surface methodology was adopted to establish optimal Alcalase-hydrolysis conditions of camellia seed hull against ACE activity. The optimum conditions are hydrolysis temperature of 50.98°C, enzyme/substrate ratio of 2.85%, and hydrolysis pH of 7.12. In an animal feeding study, spontaneously hypertensive rats were treated with either a low or high dose of hydrolyzed Camellia japonica seed cake over 5 weeks. Even though systolic blood pressure was not statistically different, the high dose of C. japonica hydrolysate lowered diastolic blood pressure (106 ± 4.4 mmHg vs. 145 ± 5.9 mmHg) at the 5th week. A similar trend was also observed in serum ACE activity. Considering that this camellia seed hull is a major resource of this plant, our study provides important data to utilize this plant for both academic and industrial applications.

        Efficient Decoupling Capacitor Optimization for Subsystem Module Package

        The mobile device industry demands much higher levels of integration and lower costs coupled with a growing awareness of the complete system’s configuration. A subsystem module package is similar to a board-level circuit that integrates a system function in a package beyond a System-in-Package (SiP) design. It is an advanced IC packaging solution to enhance the PDN and achieve a smaller form factor. Unlike a system-level design with a decoupling capacitor, a subsystem module package system needs to redefine the role of the capacitor and its configuration for PDN performance. Specifically, the design of package’s form factor should include careful consideration of optimal PDN performance and the number of components, which need to define the decoupling capacitor’s value and the placement strategy for a low impedance profile with associated cost benefits. This paper will focus on both the static case that addresses the voltage (IR) drop and AC analysis in the frequency domain with three specific topics. First, it will highlight the role of simulation in the subsystem module design for the PDN. Second, it will compare the performance of double-sided component placement (DSCP) motherboards with the subsystem module package and then prove the advantage of the subsystem module package. Finally, it will introduce three-terminal decoupling capacitor (decap) configurations of capacitor size, count and value for the subsystem module package to determine the optimum performance and package density based on the cost-effective model.

        Characterization of physicochemical and sensory attributes of a novel high-oleic peanut oil cultivar (Arachis hypogaea ssp. Fastigiata L.)

        Many efforts by peanut breeders and reseachers have been made to develop high-oleic peanut cultivars because of not limited to their storage stability but also health benefits by oleic acid. Here, we characterized physicochemical properties and sensory attributes of a novel high-oleic peanut oil cultivar (K-Ol; Arachis hypogaea ssp. Fastigiata L.); properties of this cultivar were comprehensively analyzed and compared with two conventional peanut cultivars, Daekwang, and Jopyung. As results, the K-Ol cultivar represented a significantly higher ratio of oleic acid and linoleic acid than conventional cultivars. Further, the K-Ol dramatically increased oxidative stability and oxidation induction time compared to conventional oils. However, we noted no significant difference in physical properties, and the K-Ol showed the lowest total tocopherol content and antioxidant capacity, suggesting that oxidative stability of the K-Ol is likely contributed by the high-oleic acid content. In sensory attributes analyses using electronic nose, overall flavor values were higher in the K-Ol except for the strength. The taste scores of K-Ol measured by electronic tongue were fairly distributed to all tastes compared to conventional cultivars. This study provides important characterization data of the peanut oil, from the high-oleic peanut cultivar; further investigations are warranted with regard to its potential health benefits as well as industrial applications of this stable edible oil.
