In the conventional GaAs MESFET circuit simulation, the DC and transient simulation results are often failed due to the discontrinuities of the first and second order derivatives arising from the use of separate C-V models in linear, satruration, and transition regions. In this paper, we propose a unified capacitance model for linear, transition, and saturation regions by using a unified channel length modulation effect that is derived by extending the channel length modulation effect in the saturation region to the linear region. Calculated resutls from the proposed capacitance model agree well with 2-D device simulation resutls. Thus, the proposed model is expected to be useful in circuit simulation.
SiGe HBT를 이용한 10Gbps 디멀티플렉서 설계

In the receiver of optical communication systems, a demultiplexer converts to a single data stream with a highbit rate into several parallel data streams with a low bit rate. In this paper, we design a 1:4 demultiplexer using SiGe HBT with emitter size of 2x8um² The operation speed is 10Gbps, the rise and fall times of 20-80% are37ps and 36ps, respectively and the dissipation of power is 1.40W. 일반적으로 광통신 시스템은 전기적 신호를 광신호로 바꾸어 주는 송신부와 전송되어 온 광신호를 전기적 신호로 변환하여 부는 수신부 및 송수신부 간의 정보를 전송해 주는 경로인 정보채널로 구성된다. 광통신 시스템의 동작속도를 개선하기 위해서는 송신부 및 수신부 회로들의 고속화가 필요하다. 디멀티플렉서는 고 비트율을 갖는 하나의 직렬 스트림을 원래의 낮은 비트율을 갖는 여러 병렬 스트림들로 환원하는 장치로, 광통신 시스템의 수신부에 사용된다. 본 논문에서는 고속 및 저전력 소자로 주목을 받고 있는 에미터 크기가 2$\times$8um2 인 SiGe HBT를 사용하여 1 : 4 디멀티플렉셔를 설계하였다. 설계된 회로의 동작속도는 10Gbps, 입력전압 및 출력전압은 각각 800mVp-p와 400mVp-p, 20-80% 간의 상승시간 및 하강시간은 각각 37ps와 36ps이며, 전력소모는 1.40W이다.
DSRC 송신기를 위한 능동발룬 내장형 5.8 GHz SiGe 상향믹서 설계 및 제작

DSRC provides high speed radio link between Road Side Equipment and On-Board Equipment within the narrow communication area. In this paper, a 5.8 GHz up-conversion mixer for DSRC communication system was designed and fabricated using 0.8 m SiGe HBT process technology and IF/LO/RF matching circuits, IF/LO input balun circuits, and RP output balun circuit were all integrated on chip. The chip size of fabricated mixer was $2.7mm\times1.6mm$ and the measured performance was 3.5 dB conversion gain, -12.5 dBm output IP3, 42 dB LO to If isolation, 38 dB LO to RF isolation, current consumption of 29 mA for 3.0 V supply voltage. 근거리무선통신 (Dedicated Short Range Communication, DSRC)은 지능형교통시스템 서비스 제공을 위한 통신 수단으로, 수 미터에서 수백 미터인 근거리 영역의 노변장치(Road Side Equipment, RSE)와 차량탑재장치(On-Board Equipment, OBE)와의 양방향 고속통신을 수행하는 통신시스템이다. 본 논문에서는 SiGe HBT 공정을 이용하여 근거리무선통신 송신기용 5.8 GHz 상향믹서를 설계 및 제작하였다. 설계된 상향믹서는 믹서코어 회로와 더불어 IF/LO/RF 입출력 정합 회로, IF/LO 입력 발룬 회로와 RF 출력 발룬 회로가 단일칩으로 구현되었다. 제작된 상향믹서는 $2.7 mm\times1.6mm$의 크기를 가지며, 3.5 dB의 전력변환이득과 -12.5 dBm의 OIP3, 42 dB의 LO to E isolation, 38 dB의 LO to RF isolation, 3.0 V의 공급전압 하에서 29 mA의 전류소모로 측정되었다.
ETRI 0.25μm GaN MMIC 공정 및 X-대역 전력증폭기 MMIC

본 논문에서는 한국전자통신연구원(ETRI)에서 구축한 $0.25{\mu}m$ GaN MMIC 공정 및 소자특성을 소개하고, 이를 이용한 X-대역 3 W GaN 전력증폭기 MMIC 설계 제작 결과를 논의한다. X-대역 동작에 적합한 GaN HEMT 소자를 선정하여 GaN 전력증폭기 MMIC를 1단으로 설계하고 제작하였으며, 이를 통하여 ETRI $0.25{\mu}m$ GaN MMIC 공정 및 특성을 평가하고 분석하였다. X-대역 GaN 전력증폭기 MMIC 제작 결과, 출력전력 3.5 W, 이득 10 dB 및 전력부가효율 35 % 특성을 얻었다. In this paper, ETRI's $0.25{\mu}m$ GaN MMIC process is introduced and the fabricated results of X-Band 3 W power amplifier MMIC are discussed. The one-stage X-Band 3 W power amplifier MMIC using the $0.25{\mu}m$ GaN MMIC devices has been designed and fabricated. From the fabricated GaN MMIC, the characteristics of the $0.25{\mu}m$ GaN MMIC process and devices are evaluated and analyzed. The X-band power amplifier MMIC shows output power of 3.5 W, gain of 10 dB, and power-added efficiency of 35 %.
