        As<sub>2</sub>Se<sub>3</sub> 기반 Resistive Random Access Memory의 채널 직선화를 통한 신뢰성 향상

        Resistive random access memory (ReRAM) of metallic conduction channel mechanism is based on the electrochemical control of metal in solid electrolyte thin film. Amorphous chalcogenide materials have the solid electrolyte characteristic and optical reactivity at the same time. The optical reactivity has been used to improve the memory switching characteristics of the amorphous $As_2Se_3$-based ReRAM. This study focuses on the formation of holographic lattices patterns in the amorphous $As_2Se_3$ thin film for straight conductive channel. The optical parameters of amorphous $As_2Se_3$ thin film which is a refractive index and extinction coefficient was taken by n&k thin film analyzer. He-Cd laser (wavelength: 325 nm) was selected based on these basic optical parameters. The straighten conduction channel was formed by holographic lithography method using He-Cd laser.$ Ag^+$ ions that photo-diffused periodically by holographic lithography method will be the role of straight channel patterns. The fabricated ReRAM operated more less voltage and indicated better reliability.

        Programmable Metallization Cell 제작을 위한 Ag-doped Germanium Selenide의 고체전해질 특성

        In this study, we studied switching characteristics of germanium selenide(Ge-Se)/silver(Ag) contact formed by photodoping for use in programmable metallization cell devices. We have been investigated the switching characteristics of Ag-doped chalcogenide thin films. Changed resistance range by direction of applied voltage is about $1\;M{\Omega}$ $\sim$ hundreds of $\Omega$. The cause of these resistance change can be thought the same phenomenon such as resistance variation of PMC-RAM. The results imply that the separated Ag-ions react the atoms or defects in chalcogenide thin films.

        포토닉 크리스탈 응용을 위한 비정질 칼코게나이드 As-Ge-Se-S 박막의 특성 연구

        In this paper, we investigated the properties of chalcogenide glass thin films formed by photo-inducing for use in 1-dimensional photonic crystals. We used Ag-doped amorphous As-Ge-Se-S thin films which belongs in the chalcogenide materials having sensitive photoluminescence properties. The purpose of this experiment is to form the holographic lattice for 1-dimensional photonic crystals. The way in which photo-induce into the amorphous chalcogenide thin films is holographic lithography method. We confirmed the formation of diffraction lattice by sensing the existence of diffraction beam and measured the diffraction efficiency. The results suggest that there is an application possibility with photonic crystals.

        금속-절연층-실리콘 구조에서의 비정질 GeSe 기반 Resistive Random Access Memory의 동작 특성

        The resistive memory switching characteristics of resistive random access memory (ReRAM) using the amorphous GeSe thin film have been demonstrated at Al/Ti/GeSe/$n^+$ poly Si structure. This ReRAM indicated bipolar resistive memory switching characteristics. The generation and the recombination of chalcogen cations and anions were suitable to explain the bipolar switching operation. Space charge limited current (SCLC) model and Poole-Frenkel emission is applied to explain the formation of conductive filament in the amorphous GeSe thin film. The results showed characteristics of stable switching and excellent reliability. Through the annealing condition of $400^{\circ}C$, the possibility of low temperature process was established. Very low operation current level (set current: ~ ${\mu}A$, reset current: ~ nA) was showed the possibility of low power consumption. Particularly, $n^+$ poly Si based GeSe ReRAM could be applied directly to thin film transistor (TFT).

      • 개발산출물의 신뢰성 측정을 위한 메트릭의 제안과 평가

        소프트웨어는 갈수록 대규모화, 다기능화되는 방향으로 발전하고 있다. 더불어 소프트웨어에 관한 사용자의 요구 수준도 높아지고 있으며 특히 소프트웨어의 품질에 대한 요구는 지속적으로 높아지고 있다. 이러한 사용자의 요구를 만족시킬 수 있는 방안들이 다양한 관점에서 연구되고 있다. 그 중에서도 소프트웨어의 품질평가를 통해 그 결과를 개발자에게 피드백함으로써 소프트웨어의 품질을 향상시키려는 관점에서 품질평가 체계 및 방법론에 대한 연구가 활발히 진행되고 있다. 본 논문에서는 소프트웨어의 품질에 관한 국제표준인 ISO/IEC 9126의 품질특성 중 신뢰성에 대한 품질특성, 부특성, 내부특성의 체계에 따른 메트릭과 품질측정표를 개발함으로써 관련 내부특성의 품질평가를 통해 신뢰성에 대한 평가 결과를 산출할 수 있는 체계를 확립하고 내부특성을 이용하여 개발산출물에 대해 평가한 결과를 제시하였다. Software is developing toward having more large scale and many functions day by day. Also, user’s requirements level for software is being high, especially, requirements for software quality is being high continuously. Methods which can satisfy such User’s requirements is being studied in various viewpoint. First of all, study about quality evaluation system and methodology is energetically in progress in viewpoint to improve quality of software by feed-back software quality evaluation result to developers. In this paper, we define metrics according to a system and developed quality measurement tables according to internal characteristics system of quality characteristics, subcharacteritics, internal characteristics for reliability between quality characteristics of international standard, ISO/IEC 9126 about software quality. And we propose evaluation results about development products using internal characteristics.

        Sb 광도핑에 의한 Ge<sub>1</sub>Se<sub>1</sub>Te<sub>2</sub> 박막의 상변화 메모리 특성

        For phase transition method, good record sensitivity, low heat radiation, fast crystallization and hi-resolution are essential. Also, a retention time is very important part for phase-transition. In our past papers, we chose composition of $Ge_1Se_1Te_2$ material to use a Se factor which has good optical sensitivity than conventional Sb. Sb/Ge-Se-Te thin films are fabricated and irradiated with UV light source to investigate a reversible phase change by Sb-doped condition. Because of Sb atoms, the Sb inserted sample showed better performance than conventional one. We should note that this novel one showed another possibility for phase-change random access memory.

        Holographic Lithography 방법을 적용한 Chalcogenide-based ReRAM(Resistance RAM) 소자의 개발에 관한 연구

        In this study, we studied the nature of thin films formed by holographic photodoping chalcogenide thin films with for use in programmable metallization cell devices(PMC), a type of ReRAM. We formatted straight conduction pathway from the internal interferences of the diffraction gratings which is builded by the holographic lithography method. We investigated the resistance change of solid-electrolyte chalcogenide thin films varied in the applied voltage bias direction from about $1\;M{\Omega}$ to several hundreds of $\Omega$. The switching characteristics of the devices applied holographic lithography method was more improved than ultraviolet exposure condition. As a result of improved resistance change effects, we can analogize that the diffraction gratings is a kind of pattern for straight conduction pathway formation inside the chalcogenide thin films.

        한국수어의 어순 도상성 연구

        본 연구는 한국수어에서 어순을 설명하는데 도상성이 매우 유용한 개념임을 제안하였다 특히 피수식어 수식어 어순을 . - 설명하기 위해서는 언어 안에서가 아니라 언어 밖에서 그 이유를 찾을 수 있는데 바로 도상성을 통해서이다. 한국수어의 문장 층위에서 도상성의 실현을 살펴보기 위해 구조적 도상성의 세 가지 유형인 순서, 거리, 양의 원리를 기준으로 하였다. 첫째, 순서적 도상성은 사건의 순서, 상태 혹은 속성의 변화 과정을 설명하였다. 한국수어 문장은 사건의 흐름을 순서에 따라 진술하였다. 둘째, 거리적 도상성은 주어와 서술어의 근접 거리를 설명하였다. 한국수어에서 주어와 서술어는 가능한 한 가깝게 배치하여야 혼동과 의미의 왜곡을 피할 수 있다. 셋째, 양적 도상성은 단수를 표현할 때보다 복수(複數)를 표현할 때 문장의 길이가 길어짐을 설명하였다. 지시체들이 장소에 존재함을 나타내기 위해 수어 공간에서 서술어를 반복하는 현상을 설명하였다. 본 연구는 한국수어 통역 및 교육 현장에서 한국수어 어순에 깔린 도상성 원리를 파악하는데 의미 있는 통찰을 제공할 것이다. This is paper has proposed that iconicity is a substantially useful concept in regards to explaining word order in Korean Sign Language(KSL). In particular, in order to explain the modificand-modifier word order, the reason can be found not within the language but outside the language through the iconicity. To look into the realization of iconicity in the sentence level of KSL, we made into criteria the three types of structural iconicity manifested in principles of sequential order, distance and quantity. First, sequential iconicity explained the temporal order, status or the changing process of attributes of the event. The KSL sentence stated the flow of events in order. Secondly, iconicity of proximity set forth the proximity of the subject and the predicate. In KSL confusion and distortion of meaning could be avoided when the subject and the predicate were arranged as closely to one another as possible. Thirdly, qantitative iconicity explained that the length of sentences is longer when expressing plural than when expressing singular. The phenomenon of repeating a predicate in signing space was explained to indicate that the referents exist in a place. This paper will provide meaningful insights to figuring out of the principles of iconicity that provide the basis of KSL word order in KSL interpretation and education.

        조선토지조사사업 진행방식의 다양성, 창원군과 마산부의 비교

        창원군과 마산부는 1914년 행정구역 개편이 되기 전까지 대체로 동일한 생활권을 유지했다. 하지만 두 지역의 토지신고서 작성 방식은 차이가 있었다. 창원군에서 토지신고서는 결수연명부와 과세지견취도를 이용하여 작성되었다. 토지신고 공시 후 측지반이 파견되어 원도, 실지조사부, 토지신고서 작성을 동시에 완료하였다. 이러한 과정을 통해 토지신고서의 정확성은 더욱 높아졌다. 이후 임시토지조사국에서는 토지조사부를 만들었고 사정공시를 했다. 이동지신고와 이동지조사를 통해 사정공시 이후 발생한 소유권 이동 상황을 반영했으며, 이것은 토지대장에 반영되었다. 사정에 불복한 경우 고등토지조사위원회에 불복을 신청할 수 있었고, 이것이 받아들여질 경우 ‘裁決’ 판정을 받았다. 창원군에서 결수연명부는 지세부과를 위해 만들어진 토지조사부등본 조제를 위해 활용되었다. 마산부의 토지신고 상황은 외서면 상남리의 토지신고서철을 통해 살펴보았다. 창원군과 달리 마산부에서는 결수연명부가 토지신고서를 만들 때 적극적으로 활용되지 않았다. 과세지견취도는 사용되지 않았다. 지세부과 기준이 마련되어 있었고, 지세명기장이 만들어져 있었기 때문에 창원군에서와 달리 지세부과를 위한 과도적 장부인 토지조사부등본이 만들어질 필요도 없었다. 조선토지조사사업 진행방식은 시기별, 지역별로 동일하지 않았다. The reason for this study is twofold. The first one is to examine closely Korean Cadastral Survey Project(朝鮮土地調査事業) using the source material, which made the period under review of the land survey. In Changwon County(昌原郡), the Land Register(土地申告書) was made using the Register of Land Tax(結數連名簿) and the Map of Lands Subject to Taxation(課稅地 見取圖). Since then, the work group for land surveying was dispatched to Changwon County. They completed to make of the Original Map(原圖), the Physical Investigation-Books(實地調査簿) and the Land Register at the same time. The Land Register was much more accurate through the process. After that time, the Provisional Bureau of Land Survey(臨時土地調査局) produced the Land Survey-books(土地調査簿), and made a public statement of its findings. Finally, landownership register(土地臺帳) was made. The Register of Land Tax was used to produce the exemplification of the Land Survey-books(土地調査簿謄本), which was to impose a land tax and a transitional books. The second one is checking the relation with the Land Register, the Map of Lands Subject to Taxation and the Land Register of Masan Boo Oeseo-myeon(馬山府外西面). In this area, unlike Changwon County`s the case, the Register of Land Tax was not used actively when the Land Register was made. The Map of Lands Subject to Taxation of Masan Boo Oeseo-myeon, also, was not used to make its the Land Register. The standard for imposing land tax was already made in the area, and the new books for land tax was made. Therefore, it was not necessary to make a exemplification of the Land Survey-books. Korean Cadastral Survey Project progress method was vary in different localities and time.

        한국수화 내러티브 속에 나타난 구성된 행위 분석

        This paper aims to study what main types of constructed actions are which appear in the narrative of Korean Sign Language (henceforth, KSL) and what the roles are that are occupied by constructed actions in the whole meanings of narratives. For this study, we analyzed the sign language narrative of one Deaf people. In KSL narratives, constructed actions are expressed mainly by face and eye gaze direction, fine direction changes of upper body, and emotion and facial expression of the certain quoted someone. In particular, the eye gaze of signer plays an important role in the whole narrative. As seen in the analysis, there are many more cases in which direction action and indirection action occur simultaneously than the cases in which the two occur independently of each other. This seems to be a unique phenomenon of KSL. When constructed actions are expressed by direction change of body and eye gaze and signs by hands of the signer occur simultaneously, although both, that is non-manual signals and manual signals, disagree in meaning, meanings of both combine to compose meanings of the narrative.
