High-electric-field Induced Trap Generation in AlGaN/GaN Heterostructure Field-effect Transistors

A high-electric-field stress test was performed on AlGaN/GaN heterostructure field-effect transistors (HFETs) and degradations in the transistor characteristics were observed. The stress tests were combined with measurements of the low-frequency noise (Flicker's noise), the transient of the surface potential and the gate lag (dispersion between the pulsed and the static I-V characteristics) in order to investigate mechanisms for the observed degradation. Increases in the noise spectrum level, the magnitude of the transient of the surface potential, and the gate lag were observed after the HFETs had been submitted to the stress test. This result suggests that carrier traps are created in the devices under high field stress and that these traps aggravate the degradation of the device's DC and microwave power performances.

DC Characteristics of Wide-bandgap Semiconductor Field-effect Transistors at Cryogenic Temperatures

We investigated the characteristics of AlGaN/GaN heterostructure field-effect transistors (HFETs) and 4H-SiC metal semiconductor field-effect transistors (MESFETs) at cryogenic temperatures to evaluate potential for extreme environmental applications. AlGaN/GaN HFETs demonstrated increased output currents and a negative shift of channel pinch-off voltage as the temperature decreased from 300 K to 50 K. 4H-SiC MESFETs demonstrated dependence on temperature opposite to that of the AlGaN/GaN HFETs. The negative temperature coefficient of the output current in AlGaN/GaN HFETs is attributed to a mobility enhancement accompanying a channel resistance reduction at cryogenic temperatures. AlGaN/GaN HFETs benefit from a heterostructure without intentional doping, showing no degradation in the channel carrier density. In 4H-SiC MESFETs,the reduction in the channel carrier density due to the deactivation of channel dopants results in a positive shift of the threshold voltage, and thereby a significant degradation of the output current. Our results confirm AlGaN/GaN HFETs to be strong candidates for cryogenic applications compared to 4H-SiC MESFETs.

노조몰입과 노조활동참여의 선행요인 분석 및 노사관계분위기의 조절효과

노조몰입과 노조참여를 각각 종속변수로 하여 노조관련 선행요인(노조도구성 인식, 노조에 대한 전반적인 태도)과 조직관련 선행요인(직무만족, 조직몰입)이 영향을 미치는지 분석하였다. 또한 노사관계분위기에 대한 인식이 이 관계를 조절하는지 분석하였다. 사무직, 금융직 14개 노조 간부들과 조합원들을 표본으로 하여 분석한 결과 노조도구성인식과 노조에 대한 태도는 노조몰입과 노조활동참여에 정(+)적인 영향을 미치는 것으로 나타났다. 또한 조직몰입도가 높을수록 노조몰입과 노조참여도가 높아지는 것으로 나타났다. 인구통계학적 변수와 아울러 네 개의 독립변수를 모두 투입할 경우 노사관계분위기의 조절효과는 나타나지 않았다. 하지만 독립변수를 두 개의 그룹(조직관련 변수, 노조관련 변수)으로 나누어 분석한 결과 조절효과가 나타났다. 노조몰입을 종속변수로 한 분석에서는 노조도구성인식과 조직몰입이 노사관계분위기와 상호작용효과를 보이고, 노조참여를 종속변수로 한 분석에서는 직무만족과 조직몰입에서 상호작용효과를 보였다. Union commitment and union participation are two major dependent variables, and job satisfaction, organizational commitment, general union attitude, and union instrumentality are analyzed as the antecedents. In addition, I analyzed how the industrial relations atmosphere moderate these relations. The sample was collected from 14 financial and clerical labor unions, and the final number of members used as samples was 293. The results of the empirical analysis are summarized as follows. First, organizational commitment, general attitude toward union, and union instrumentality perception have significant effects on union commitment. Second, union commitment, organizational commitment, general union attitude, and union instrumentality constitute a significant predictor of union participation. Third, the moderating effect of industrial relations atmosphere between union-related antecedents and union commitment was different according to the factors. Organizational commitment and union instrumentality have positive (+) moderating effects showing stronger union commitment as the IR atmosphere is better. Fourth, the moderating effects of IR atmosphere between the organizational commitment and union participation appeared. Union commitment, general union attitude can be interpreted as explaining union participation regardless of the IR atmosphere.

질화갈륨 전력반도체와 Si CMOS 소자의 단일기판집적화를 위한 Si(110) CMOS 공정개발

Gallium nitride(GaN) has been a superior candidate for the next generation power electronics. As GaN-on-Sisubstrate technology is mature, there has been new demand for monolithic integration of GaN technology with SiCMOS devices. In this work, (110)Si CMOS process was developed and the fabricated devices were evaluated inorder to confirm the feasibility of utilizing domestic foundry facility for monolithic integration of Si CMOS and GaNpower devices. 차세대 전력반도체 소재인 질화갈륨(GaN)이 증착된 GaN-on-Si 기판의 기술성숙도가 높아지면서 Si CMOS 소자와의 단일기판 집적화에 대한 관심이 고조되고 있다. CMOS 특성이 상대적으로 저하되는 (111)Si 보다 (110)Si의 CMOS소자가 집적화 관점에서 유리할 것으로 판단되며, 따라서 향후 전개될 GaN-on-(110)Si 플랫폼을 활용한 GaN 전력반도체 스위치소자와Si CMOS소자의 단일기판 집적화에 적용될 수 있도록 국내 Si CMOS 파운드리 공정을 (110)Si 기판에 진행하였다. 제작된CMOS소자의 기본특성 및 인버터체인 회로특성, 그리고 게이트 산화막의 신뢰성 분석을 통해 향후 국내 파운드리공정을 활용한 (110)Si CMOS기술과 GaN의 집적화의 가능성을 검증하였다.

노조몰입과 노조참여의 선행요인 분석 및 노조몰입의 매개효과 검증: 사무금융직 노동조합의 사례

The purpose of this study is to analyze the relationship between union commitment and union participation and its typical leading factors, union instrumentality and pro-union attitude. The sample is clerical and financial trade union members and executives. Both union instrumentality and pro-union attitude had a significant effect on union commitment and union participation. However, the relationship between these two predecessors and union participation was mediated by union commitment. This implies that union members' general perceptions and attitudes toward union do not directly affect union participatory action, but through commitment in their own union. The practical implication of this study is that union activists should prioritize the accumulation of trust in their unions in order to activate members’ participation in union activities 본 연구는 사무금융직 노동조합 조합원 및 간부를 대상으로 노조몰입 및 노조참여와 그 대표적인 선행요인인 노조도구성인식과 친노조태도와의 관계를 분석하였다. 노조도구성인식과 친노조태도는 모두 노조몰입과 노조참여에 유의한 영향을 미치는 것으로 나타났다. 그러나 이 두 선행변수와 노조참여와의 관계는 노조몰입을 매개하여 영향을 주는 것을 확인할 수 있었다. 이는 일반적으로 조합원들이 노조를 바라보는 인식과 태도가 곧바로 노조활동참여에 영향을 주는 것이 아니라, 자신이 소속한 노조에 대한 몰입이 있어야만 참여행동으로 이어진다는 것을 의미한다. 이 연구의 실행적인 의미는 노조 활동가들이 조합원들의 노조활동 참여를 활성화시키기 위해서는 우선적으로 조합원들이 소속한 노동조합에 대한 신뢰를 축적하는 활도을 우선해야 함을 보여준다.
