3-Gb/s 60-GHz Link With SiGe BiCMOS Receiver Front-End and CMOS Mixed-Mode QPSK Demodulator

We demonstrate 3-Gb/s wireless link using a 60-GHz receiver front-end fabricated in $0.25-{\mu}m$ SiGe:C bipolar complementary metal oxide semiconductor (BiCMOS) and a mixed-mode quadrature phase-shift keying (QPSK) demodulator fabricated in 60-nm CMOS. The 60-GHz receiver consists of a low-noise amplifier and a down-conversion mixer. It has the peak conversion gain of 16 dB at 62 GHz and the 3-dB intermediate-frequency bandwidth of 6 GHz. The demodulator using 1-bit sampling scheme can demodulate up to 4.8-Gb/s QPSK signals. We achieve successful transmission of 3-Gb/s data in 60 GHz through 2-m wireless link.

<P>We demonstrated a silicon photonics-wireless interface integrated circuit (IC) realized in 0.25- μ m SiGe bipolar complementary metal-oxide-semiconductor technology, which converts 850-nm optical nonreturn-to-zero data into 60-GHz binary phase-shift keying wireless data. A transmission of 1.6 Gb/s in 60 GHz using the interface IC is successfully demonstrated with the error-free operation achieved at 6-dBm optical input power.</P>
A Silicon Balanced Subharmonic Optoelectronic Mixer for 60-GHz Fiber-Wireless Downlink Application

<P>We demonstrate a 60-GHz fiber-wireless downlink using a balanced subharmonic optoelectronic mixer based on a silicon avalanche photodiode (APD) pair fabricated with standard 0.25-μm bipolar complementary metal-oxide-semiconductor technology. Conversion efficiency of this new type of optoelectronic mixer is 11 dB better than that of the previously reported single APD mixer. We achieve downlink transmission of 25-Mb/s 32 quadrature-amplitude modulation data with the minimum error-vector magnitude of 2.4%.</P>
