Dry etching of copper thin films in high density plasma of CH<sub>3</sub>COOH/Ar

<P><B>Abstract</B></P> <P>Inductively coupled plasma reactive ion etching of copper thin films patterned with SiO<SUB>2</SUB> masks was carried out using CH<SUB>3</SUB>COOH/Ar gas. The etch rate, etch selectivity to SiO<SUB>2</SUB> mask, and the etch profiles of copper films were examined. The evolution study of the etch profile as a function of gas concentration and etch depth revealed the etch sequence and etch mechanism. In the optimized CH<SUB>3</SUB>COOH/Ar gas, the systematic approach on the etch characteristics of copper films was performed by changing the etch parameters including inductively coupled plasma (ICP) rf power, dc-bias voltage to substrate, and process pressure. As the ICP rf power and dc-bias voltage increased and the process pressure decreased, the etch rate increased and the etch profile improved. X-ray photoelectron spectroscopy was used to determine the etch mechanism in CH<SUB>3</SUB>COOH/Ar gas. Finally, the etching of copper films in the CH<SUB>3</SUB>COOH/Ar was achieved with good etch profile with a high degree of anisotropy.</P> <P><B>Highlights</B></P> <P> <UL> <LI> Etching of Cu films in CH<SUB>3</SUB>COOH/Ar gas was investigated. </LI> <LI> Good etch profile with high degree of anisotropy were obtained in 100% CH<SUB>3</SUB>COOH. </LI> <LI> Analyses confirmed the formation of Cu compounds and polymer layers on the films. </LI> <LI> Effects of etch parameters on the etch characteristics were investigated. </LI> </UL> </P>

Epithelial growth factor receptor (EGFR) tyrosine kinase inhibitors (TKIs) have been widely used for non-small-cell lung cancer patients. Its untoward cutaneous effects are largely well known and developed in many patients treated with EGFR TKIs. However trichomegaly of eyelash is rarely reported. Although trichomegaly is not a drug-limiting side effect, it could be troublesome of continuing the treatment because of cosmetic issue or eyeball irritation by long eyelashes. Therefore clinicians are needed to pay attention to this uncommon effect. We herein describe erlotinib induced trichomegaly of eyelashes in a woman with adenocarcinoma of the lung.

Afatinib is an oral tyrosine kinase inhibitor (TKI) that inhibit Endothelial Growth Factor Receptor (EGFR), Human Epidermal Growth Factor Receptor 2 (HER2), and HER4. The common side effects of EGFR TKI are rash, acne, di-arrhea, stomatitis, pruritus, nausea, and loss of appetite. Drug induced pneumonitis is the less common adverse ef-fects of EGFR TKI. Afatinib, 2nd generation EGFR TKI is anticipated to overcome drug resistance from 1st genera-tion EGFR TKI according to preclinical study, and several studies are being conducted to compare clinical efficacy between 1st and 2nd EGFR TKI. Several cases of rug induced acute fatal pneumonitis were reported after use of er-lotinib or gefitinib. However, a case of acute fatal pneumonitis associated with afatinib was note reported except drug induced pneumonitis in other clinical study. Here, we present a cases of acute severe pneumonitis related with afatinib in metastatic lung adenocarcinoma with literature review.

<P>In this paper, the long-term stability of the discharge characteristics in a plasma display panel is investigated with the small addition of nitrogen to the conventional Ne-Xe gas mixture. It is found that the characteristics of temporal variation in discharge voltages and full black brightness are enhanced with nitrogen gas addition, which could result in the reduction of mis-writing probability and the enhancement of image quality. In the study of the temporal variation of discharge voltages via a Vt close curve, it is observed that nitrogen addition suppresses the changes in discharge voltages. Regarding discharge voltage variation, the change in elements on the surface of the phosphor layer and the temporal modification of the protecting layer are investigated with overfrequency discharge aging using secondary-ion mass spectrometry and a scanning electron microscope, respectively. A small change in elements on the surface of the phosphor layer is observed in the panel, with nitrogen being added to the gas mixture. The reduced ion energy with the addition of nitrogen gas is suggested as a potential reason to induce the different variation of MgO transfer characteristics and discharge voltage.</P>

Gangliosides play important roles in the control of several biological processes, including proliferation and transmembrane signaling. In this study, we demonstrate the effect of ganglioside GM1 on the proliferation of mouse induced pluripotent stem cells (miPSCs). The proliferation rate of miPSCs was lower than in mouse embryonic stem cells (mESCs). Fluorescence activated cell sorting analysis showed that the percentage of cells in the G2/M phase in miPSCs was lower than that in mESCs. GM1 was expressed in mESCs, but not miPSCs. To confirm the role of GM1 in miPSC proliferation, miPSCs were treated with GM1. GM1-treated miPSCs exhibited increased cell proliferation and a larger number of cells in the G2/M phase. Furthermore, phosphorylation of mitogen-activated protein kinases was increased in GM1- treated miPSCs. [BMB Reports 2012; 45(12): 713-718]
