This work presents a novel structure for junction-less tunneling field effect transistor (JLTFET) with a floating gate over the source region. Introduction of floating gate instead of fixed metal gate removes the limitation of fabrication process suitability. The proposed device is based on a heavily n-type-doped Si-channel junction-less field effect transistor (JLFET). A floating gate over source region and a control-gate with optimized metal workfunction over channel region is used to make device work like a tunnel field effect transistor (TFET). The proposed device has exhibited excellent ID-VGS characteristics, ION/IOFF ratio, a point subthreshold slope (SS), and average SS for optimized device parameters. Electron charge stored in floating gate, isolation oxide layer and body doping concentration are optimized. The proposed JL-TFET can be a promising candidate for switching performances.

<P>We demonstrate a four-user 10-Gb/s spectrally phase-coded optical code-division multiple-access system via nonlinear processing with ultralow power (/spl sim/30 fJ/bit). Full interference suppression is achieved in a time-slotted scheme without the need for chip-level coordination and synchronous detection. Performance degradation caused by pulse overlap between users is investigated.</P>

대규모 사용자들에게 QoS가 보장되는 스트리밍 미디어를 제공하기 위해서는 한정된 서버의 자원을 스트리밍 미디어의 특징에 맞추어 효과적으로 활용하는 연구를 필요하게 한다. 서버의 자원들 중 메모리는 디스크로부터 읽어 들인 미디어 데이타의 버퍼공간으로 활용되며 버퍼의 히트율은 서버의 성능에 중요한 역할을 한다. 그러나 접속되는 사용자들의 증가에 따라서 히트율이 높은 기존의 버퍼들조차도 새롭게 읽어 들인 미디어 데이타들로 대체되므로 서버의 성능확장성에 부정적 영향을 미치는 결과를 가져오고 있다. 이런 문제점을 해결하기위해서는 스트리밍 미디어의 특징인 대규모 데이타들에 대한 읽기 연속성과 편중된 사용자 선호도가 반영된 버퍼 대체 알고리즘이 필요하다. 본 논문에서는 대규모 사용자들에게 스트리밍 미디어를 서비스하기 위하여 사용되는 클러스터 기반 VOD 서버에서 스트리밍 미디어의 특징을 활용하는 선호도 기반 세그먼트 버퍼 대체 알고리즘을 연구한다. 제안되는 기법은 사용자들의 선호도에 기반을 둔 시간적 국부성과 미디어 데이타의 순차적 읽기 특성인 공간적 국부성을 버퍼 대체 알고리즘에 반영하므로 기존의 버퍼 대체 알고리즘보다 스트리밍 미디어 서비스에서 향상된 버퍼 히트율을 나타낸다. 본 논문에서는 향상된 버퍼 히트율이 클러스터 기반 VOD 서버의 성능 확장성을 개선시킴을 구현된 클러스터 형 VOD 시스템을 통하여 입증한다. To support the QoS streams for large scale clients, the internal resources of VOD servers should be utilized based on the characteristics of the streaming media service. Among the various resources in the server, the main memory is used for the buffer space to the media data loaded from the disks and the buffer hit ratio has a great impact upon the server performance. However, if the buffer data with high hit ratio are replaced for the new media data as a result of the number of clients and the required movie titles are increased, the negative impact on the scalability of server performance is occurred. To address this problem, the buffer replacement policy considers the intrinsic characteristics of the streaming media such as the sequential access to large volume data and the highly disproportionate preference to specific movies. In this paper, the preference-based segment buffer replacement policy is proposed in the cluster-based VOD server to exploit the characteristics of the streaming media. Since the proposed method reflects both the temporal locality by the clients' preference and the spatial locality by the sequential access to media data, the buffer hit ratio would be improved as compared to the existing buffer replacement policy. The enhanced buffer hit ratio causes the fact that the performance scalability of the cluster-based VOD server is linearly improved as the number of cluster nodes is increased.

We suggest a novel dispersion management technique for stable transmission of optical solitions. To implement an ideal dispersion decreasing configuration within an application period we alternate normal and anomalous fibers, where the length of anomalous fibers is gradually reduced, while that of normal fibers is fixed. We confirm that the optical solitions in the dispersion managed fibers are more stable than those in fibers with equivalent uniform dispersion, ensuring a longer amplifier spacing.
A Flexible and Tunable Microwave Photonic Filter Based on Adjustable Optical Frequency Comb Source

A flexible and tunable microwave photonic filter based on adjustable optical frequency comb source is demonstrated. We use a combination of a dual parallel Mach Zehnder modulator and an intensity modulator to generate fifteen comb lines with proper weights to implement a desired filter. The optical comb weights, corresponding to the tap coefficients of the filter, are flexibly changed by adjusting the operation parameters of the modulators. The achieved bandwidth and stopband attenuation of the tunable filter are 0.7 GHz and 20 dB, respectively. In addition, we overcome the undesired low frequency suppression appeared in a conventional scheme by applying a dual parallel Mach Zehnder modulator for single sideband suppressed carrier modulation.
PECVD Chamber Cleaning End Point Detection (EPD) Using Optical Emission Spectroscopy Data

In-situ optical emission spectroscopy (OES) is employed for PECVD chamber monitoring. OES is used as an addon sensor to monitoring and cleaning end point detection (EPD). On monitoring plasma chemistry using OES, the process gas and by-product gas are simultaneously monitored. Principal component analysis (PCA) enhances the capability of end point detection using OES data. Through chamber cleaning monitoring using OES, cleaning time is reduced by 53%, in general. Therefore, the gas usage of fluorine is also reduced, so satisfying Green Fab challenge in semiconductor manufacturing.
A Novel Reciprocal Crosstalk between RNF168 and PARP1 to Regulate DNA Repair Processes

Emerging evidence has suggested that cellular crosstalk between RNF168 and poly(ADP-ribose) polymerase 1 (PARP1) contributes to the precise control of the DNA damage response (DDR). However, the direct and reciprocal functional link between them remains unclear. In this report, we identified that RNF168 ubiquitinates PARP1 via direct interaction and accelerates PARP1 degradation in the presence of poly (ADP-ribose) (PAR) chains, metabolites of activated PARP1. Through mass spectrometric analysis, we revealed that RNF168 ubiquitinated multiple lysine residues on PARP1 via K48-linked ubiquitin chain formation. Consistent with this, micro-irradiation-induced PARP1 accumulation at damaged chromatin was significantly increased by knockdown of endogenous RNF168. In addition, it was confirmed that abnormal changes of HR and HNEJ due to knockdown of RNF168 were restored by overexpression of WT RNF168 but not by reintroduction of mutants lacking E3 ligase activity or PAR binding ability. The comet assay also revealed that both PAR-binding and ubiquitin-conjugation activities are indispensable for the RNF168-mediated DNA repair process. Taken together, our results suggest that RNF168 acts as a counterpart of PARP1 in DDR and regulates the HR/NHEJ repair processes through the ubiquitination of PARP1.
