롤타입 마스크를 이용한 연속 포토리소그래피 기술과 그 응용

본 논문에서는 롤타입 마스크를 사용한 마이크로/나노 구조 제작용 광학 리소그래피 방법을 소개한다. 이 생산 방법은 다양한 목표 해상도에 따라 위상지연 리소그래피방법과 포토리소그래피로 나뉜다. 사용되는 빛의 파장대보다 작은 해상도를 갖는 패턴을 제작하기 위해서 실린더 형태의 위상지연 마스크를 활용한 근거리 노광 방식을 사용한다. 또한 필름 형태의 금속 마스크를 써서 포토리소그래피를 연속 방식으로 수행하였는데 이 방식은 실린더 마스크의 회전수를 조절함으로써 노광 결과 패턴의 주기를 실시간으로 조절할 수 있다. 이 기술의 응용으로 금속 그물패턴으로 만들어진 100 ㎟ 넓이의 투명전극을 제작하였다. We report the development of an optical micro-/nanolithography method by using a roll-type mask. It includes phase-shift lithography and photolithography for realizing various target dimensions. For sub-wavelength resolution, a structure is achieved using the near-field exposure of a photoresist through a cylindrical phase-mask, allowing highthroughput continuous patterning. By using a film-type metal mask, continuous photolithography was achieved, and this method could be used to control the period of resultant patterns in real time by changing the rotating speed of the cylinder mask. As an application, we present the fabrication of a transparent electrode in the form of a metallic mesh by using the developed roll-type photolithography process. As a result, a transparent conductor with good properties was achieved by using a recently built cylindrical phase-shift lithography prototype, which was designed for patterning on 100-mm2 substrates.

We present here a simple dewetting-assisted flexographic printing method for potential applications to roll-to-roll or plate-to-roll pattern transfer. By controlling dewetting of a thin, conductive ink material with a patterned rubbery mold such as polydimethyl siloxane (PDMS). the liquid ink layer is broken and then selectively wets the protruding part of mold with good pattern uniformity. Subsequently, a resist (e.g., SU-8)-coated aluminum cylinder is brought in contact with the selectively ink-coated PDMS mold, resulting in a pattern transfer to the target substrate without collapse or merging of neighboring features. Using this method. conductive metal lines of silver ink are fabricated on a 300 ㎜-cylindrical surface with the resolution of~20 ㎛ and the sheet resistance less than~4.3 _ after 10 repeated transfer cycles.
