수직 Bridgman법으로 제작한 $\beta-In_2Te_3$ 단결정의 광학적 전기적 특성

The $\beta-In_2Te_3$ single crystal was grown by vertical Bridgman method. The $\beta-In_2Te_3$ single crystal had a face centered cubic(fcc) structure. The lattice constants were found to be $a\;=\;0.617\;{\AA}$. The direct optical energy gap ($E_g$) was found to be 1.11 ev at 300 K. Raman spectra peak of $\beta-In_2Te_3$ single crystal showed the low $E_{LO}$ mode at $105\;cm^{-1}$. The electrical conduction type was measured by the thermal method and was p-type. The electrical conductivity was found to be $1.8\;{\times}\;10^{-2}\;{\Omega}^{-1}cm^{-1}$ at 300 K. The activation energy was found to be 0.51 eV.

Conventional HP(high pressure) sodium or Metal-halide lamps have a life span of around one year requiring at least annual replacement and maintenance. High Power LED lights require no regular maintenance further increasing savings on replacement bulbs, access equipment and labour costs. New installations benefit from a substantial reduction in the cost of expensive heavy duty cable required for sodium lighting. Especially, LED light can achieve variable color temperature, high functional performance in the field of street light. There are two main method to achieve variable color temperature function of the street light. one method is using RGB multi-chip LED, the other is using Orange+White LED method. In this paper, it was compare RGB Multi-chip LED with white+orange LED for there characteristics performance.

In this paper proposes the soft-switching boost converter and MPPT control for improving the efficiency of PV system. The proposed converter designed H-bridge auxiliary resonant circuit. By this circuit, all of the switching devices perform the soft switching under the zero voltage and zero current condition. Therefore the periodic switching losses can be decreased at turn on, off. The soft switching boost converter designs for 1.5[kW] solar module of the power conversion. Thus, this soft switching boost converter is simulated by MATLAB simulation using Newton-Method algorithm. As a result, Proposed Soft Switching Converter compared to a typical boost converter switching loss was reduced about 61%. And the overall system efficiency was verified to increase about 3.3%.

The conventional types of X-ray generators were bulky in physical size and heavy in weight, and the control accuracies of the output voltages were not always satisfactory The high frequency switching inverter and converter technology on power conversion and control systems have been greatly closed up introducing power semiconductor devices. To decreasing the volume and the weight of high voltage transformer, and to stabilize ripple.<br/> In this paper, the newly developed converter to take the balance of the output voltage versus the ground are also presented m detail. This converter consists of the two independent series resonant circuits using the two capacitances and the two primary windings of high-voltage transformer.

In this paper, the CoSi₂ thin films with thicknesses of about 5 ㎛ were deposited on n-type silicon (111) substrates by RF magnetron sputtering method using a CoSi₂ target (99.99%). The flow rate of argon of 50 sccm, substrate temperature of 100 ℃, RF power of 60 watts, deposition time of 30 minutes, and the vacuum of 1×10?? Torr. The annealing treatments of the CoSi₂ thin film were performed from 500, 700 and 900 ℃ for 1h in air ambient by an electric furnace. In order to investigate the CoSi₂ thin film X-ray diffraction patterns were measured using the X-ray diffractometer (XRD). The structure of the thin films were investigated by using scanning the electron microscope (SEM) were used for review. The surface morphology of the thin films was measured with a atomic force microscopy (AFM). Temperature dependence of sheet resistivity and property of Hall effect was measured in the CoSi₂ thin film.

Purpose: The purpose of this study was to investigate the predictors of nonsentinel lymph node (NSLN) metastasis in breast cancer and to evaluate the usefulness of the scoring systems and nomograms. Methods: In this analysis, we reviewed the clinicopathologic features of 70 patients who had undergone sentinel lymph node (SLN) biopsy and axillary lymph node dissection. The clinical features of patients, histologic parameters and hormonal receptor status of primary tumor and histopathologic features of SLN metastasis were noted retrospectively. Furthermore, the receiver operating characteristic (ROC) curve was drawn and the area under the ROC curve (AUC) was calculated to assess the discriminative power of the scoring systems and nomograms. Results: The metastatic tumor size in SLN (P<0.001), extracapsular invasion (P=0.002), percentage of positive SLNs among the removed SLNs (P=0.011), primary tumor size (P=0.038) were associated significantly with NSLN metastasis, statistically, in univariate analysis. Based on multivariate logistic regression, the metastatic tumor size was the only prognostic factor of NSLN metastasis (P=0.012). The AUC of Memorial Sloan-Kettering Cancer Center scoring system was greater than other systems, significantly (P=0.004). Conclusion: We have shown in this study that it would be possible to predict NSLN status based on the metastatic tumor size in SLN. Although the significance was not achieved in multivariate analysis, the size of primary tumor, extracapsular invasion of metastasis in SLN, percentage of positive SLNs among the removed SLNs had the potential to be a predictive factor of NSLN metastasis. MSKCC scoring system appears to be more effective and accurate than other scoring systems for selecting patients for whom axillary lymph node dissection can be avoided.
