        컬러센서를 위한 $TiO_{2}$/Se : Te 이종접합의 스펙트럼 응답

        컬러센서를 위한 $TiO_{2}$/Se : Te 이종접합을 고주파 반응성 스퍼터링법과 진공증착법을 이용하여 제작하였다. 제조된 $TiO_{2}$ 막형성의 최적조건은 $1000{\AA}$의 $TiO_{2}$ 두께에서 고주파전력 120 W, 기판온도 $100^{\circ}C$, 산소농도 50% 및 분위기압 50 mTorr였다. 이 때 광투과율은 파장 550 nm에서 85%, 저항률은 $2{\times}10^9{\Omega}{\cdot}cm$, 굴절률은 2.3이었다. 제조된 $TiO_{2}$막은 직접천이형 에너지 밴드구조를 가지며 광학적 밴드갭은 3.58 eV였다. 제조된$TiO_{2}$막을 $400^{\circ}C$에서 30분간 열처리함으로써 광투과율이 파장 $300{\sim}580$ nm범위에서 $0{\sim}25%$까지 개선되었다. 또한 화학양론적 조성비를 조사하기 위하여 AES 분석을 한 결과 Ti 및 0의 조성비는 1 : 1.7로 나타났다. 한편 Se : Te 막형성의 최적조건은 $190^{\circ}C$에서 1분간 열처리했을 때였다. 이러한 조건으로 제조된 Se : Te막의 광학적 밴드갭은 1.7 eV였으며 육방정계구조의 (100) 방향 및 (110) 방향으로 Se : Te 막이 결정화됨을 알 수 있었다. 1000 lux의 조도에서 Se : Te막의 광전변환률은 0.75였다. 또한 Se에 Te를 첨가함으로써 장파장영역의 분광감도가 향상되었다. $TiO_{2}$/Se : Te 이종접합의 분광감도는 가시광 전영역에서 비교적 넓은 분광감도를 나타내었으며, 특히 청색영역에서 a-Si박막보다 우수한 분광감도를 나타내었다. $TiO_{2}$/Se : Te heterojunction for color sensor has been fabricated by RF reactive sputtering and thermal evaporation methods onto glass substrate. The optimum deposition condition of $TiO_{2}$ films was such that RF power was 120 W, substrate temperature was $100^{\circ}C$, oxygen concentration was 50%, working pressure was 50 mTorr for the $TiO_{2}$ film thickness of $1000{\AA}$. In this case, the optical transmittance of $TiO_{2}$ film at 550 nm-wavelength was 85%, resistivity was $2{\times}10^9{\Omega}{\cdot}cm$, refractive index was 2.3, and optical bandgap was 3.58 eV. The composition ratio of 0 to Ti by AES analysis was 1.7. When $TiO_{2}$ films were annealed at $400^{\circ}C$ for 30 min. in $O_{2}$ ambient, the optical transmittance of $TiO_{2}$ films at the wavelength range of $300{\sim}580$ nm was improved from 0 to 25%. When Se : Te films were annealed at $190^{\circ}C$ for 1 min., photosensitivity under illumination of 1000 lux was 0.75. The optical bandgap of Se : Te films was 1.7 eV. The structures of Se : Te films were the hexagonal with (100) and (110) orientation. The spectral response of a-Se was improved by the addition of Te, especially in the long wavelength region. The $TiO_{2}$/Se : Te heterojunction showed wide spectral response, and more improved one than that of a-Si film in the blue light region.

      • 반응성 스펏터링에 의한 TiO₂막의 제조 및 특성

        The goal of this thesis is to investigate the titanium dioxide (TiO_(2)) thin films for the color sensor application. The TiO_(2) thin films have been fabricated by RF reactive sputtering method. In this time, RF power, substrate temperature, O_(2)/(Ar+O_(2)) ratio and working pressure are 80~220W, 0~300℃, 10~70% and 50~200Torr, respectively. The electrical and optical properties are examined by different deposition conditions. The optical properties of the TiO_(2) thin films deposited on ITO film are examined by optical spectrophotometry in the wavelength range from 300 to 700nm. When RF power, substrate temperature and O_(2)/Ar+O_(2) ratio are 80W, 100℃. 50% and 50mTorr, the values of resistivity and transmittance of the TiO_(2) films in visible region are 5x10^(-3) Ω·cm and about 90s, respectively. The optical bandgap of TiO_(2) films is about 3.6eV.

        저자는 18세의 미혼여자에 있어서 충실성 난소종류의 진단으로 개복수술하니 우측 고립성 충실성 난소종양이었고 조직학적검색으로 난소미분화배세포종으로 판명된 한 예를 보고한다. A case of dysgerminoma of right ovary in 18 years old girl is presented, and the clinical course and operative finding are reported and literature on dysgerminoma of the ovary is reviewed.

      • 産前管理에 對한 實態調査

        For the purpose of this survey examining the status of antepartum care, 400 of pregnant urban women residing around the Health Center of Chongro-gu, Seoul City were made searching inquiry during the period of two years from Jan. 1, 1966 to Dec. 31, 1967 and such major findings were abstracted as follows. 1. Speaking of the distribution of age group, those belonging to the 25∼29 group rated 47.25 percent of the whole respondents or the highest followed by the ratio of 25.5 percentage of the 30∼35 group. 2. Regarding to the educational level, the group of primary school occupies 48.5 percent (194 persons) and 30.25 percent (121 persons) for high school group. 3. Assorting the occupation of respondents' husbands in order of number, 25.75(107 persons)percent of the total people engage in labour, 24.25 percent (97 persons) in commerce, 22.26 percent(89 persons) in official works, on the other hand 1.75 percent of them (7 persons) are in easy circumstances, 52.25 percent in average one, and 46 percent of them make a poor living. 4. The age at the first marriage of total respondents covers from 17 years old to 34 years old. The most frequent age group of which is 20∼24 years old, comprising 239 persons (59 percent). The average age at first marriage is 23 years old. As for the age of their husbands, it is from 17 years old to 45 years old and the most frequent age group of which is from 24 to 29 years old, comprising 194 persons (48.5 percent). The average age of first marriage of them is 25.2 years old. The figures above mentioned show the 4∼5 years old age difference between women and their husbands. 5. Age of menarche begins from 13 years old to 22 years old and the most frequent age of which is 17 years old for 106 persons (26.5 percent) followed by the age of 16 years old for 95 persons (23.8 percent) and the average age of menarche is 16.8 years old. 6. Respondents varied in the term of married life covering from 1 year to more than 20 years. 139 respondents (34.75 percent) of them belong to 5∼9 years history of married life and another group of 59 respondents (14.75 percent) ranks second to it. The frequency of their pregnancy is from 1 to 8 times. About 32 percent (127 respondents) of all women checked have experiences 2 times in pregnancy and about 28 percent(110 respondents) 1 time. The average number of pregnancy experienced for each respondent is 2.5 times and term of married life is proportion to number of pregnancy. 7. Age of first delivery is found to be from 17 years old to 34 years old, but the most frequent age group of delivery is from 20 years old to 24 years old with 217 respondents (about 54 percent) followed by the group of 25∼29 years old with 134 respondents (33.5 percent). Accordingly 23.9 years old would be the average age of first delivery. 8. Describing the number of delivery 58 percent of total women have single experience of delivery and 24 percent of them have twice one so that average number of delivery for each respondent is 1.7 times. 9. As to the induced abortion by age group 30∼34 years group indicates the most frequent ratio 3.25 percent (13 persons) ,35∼39 years old group shows second ratio 2.25 percent (9 persons). followed by 25∼29 years old group rating 2 percent (8 persons). The ratio of induced abortion is 7.8 percent and average number of abortion induced is 1.5 times. 10. In connection with spontaneous abortion, 30∼34 years old age group and 35∼39 years old one both form 2 percent of all and 25∼29 years old group is next to it 1.5 percent (6 persons). General ratio of spontaneous abortion is 5.5 percent and average number of spontaneous abortion is 1.5 times. 11. Grouping the place for delivery in their kinds, home delivery, hospital delivery and midwives delivery constituted 51.5 percent (206 persons), 33.5 percent (135 persons) and 6.5 percent(26 persons) respectively. In most cases home deliveries were found to be attended by non specialists.

        TiO₂ films for window material of color sensor have been fabricated by RF reactive sputtering method onto glass substrate. TiO₂ films were investigated under the different deposition conditions. The optimum depositions of TiO₂ films for window material of color sensor were such that RF power was 120 W, substrate temperature was 100℃, oxygen concentration was 50%, working pressure was 50 mTorr, and thickness was 1000 Å. In this case, the optical transmittance of TiO₂ films at 550 ㎚ wavelength was 85%, resistivity was 2×10^9 Ω·㎝, refractive index was 2.3, and optical bandgap was 3.58 eV. The imposition ratio of O to Ti by AES analysis was 1.7. When TiO₂ films were annealed at 400℃ for 30 min. in O₂ ambient, the optical transmittance characteristics of TiO₂ films at 300㎚∼580㎚ wavelength were improved from 0 % bo 25 %.
