We comparatively investigated the crystal and the optical properties of nonpolar (10-10) ZnOfilms grown on m-plane sapphire substrates by using atomic layer deposition (ALD) and radiofrequency (RF) magnetron sputtering. From high-resolution X-ray !/2 scans, the (100) peak ofthe ALD-grown ZnO film was clearly developed at 15.9 while that of the RF sputter-grownZnO was broadly observed at 15.6 15.9, indicating that a nonpolar (10-10) ZnO film would bepreferentially grown on an m-plane sapphire substrate. The photoluminescence bandedge emissionintensity of the ALD-grown (10-10) ZnO film was ten times higher than that of the RF sputtergrownZnO film. In addition, the electroluminescence intensity of a semipolar (11-22) GaN-basedlight-emitting diode (LED) with an ALD-grown (10-10) ZnO film as a transparent conductive oxidematerial was much higher than that of a semipolar (11-22) GaN-based LED with RF sputter-grown(10-10) ZnO film.

We investigated the optical and the electrical properties of Al-doped ZnO (AZO) films grown on c-plane sapphire by varying the growth temperature in an atomic layer deposition system. High-resolution xray ω/2θ scans revealed that the (002) peak of the AZO film was clearly developed with increasing growth temperature from 115°C to 235°C. From a surface analysis, we found that the surface grain size of the AZO film increased with growth temperature. In addition, the minimal resistivity (1.21 × 10−3 Ω·cm) and the maximum mobility (19.32 cm2/v-s) were obtained at a growth temperature of 195°C, consistent with the results of PL intensity. These results indicate that the electrical and the optical properties of the AZO films were significantly affected by the growth temperature. From the findings of this study, we believe that the electrical and the optical properties of AZO films can be significantly improved by increasing the crystal domain size of AZO films.
Weak Feed 전력계통의 블랙스타트와 고조파 공진 사례연구

In order to recover the power system during the wide power outage or power failure in the power plant, black start system should be properly operated without any problem. Especially power for black start in the geographically isolated areas of electric island is supplied from small emergency start-up generator, and loads are aux systems of gas turbines such as SFC(Static frequency converter). This paper introduces the international practices to overcome the voltage drop problem with harmonics of the system having the DC output such as SFC during black start in weak feed system and analyzes the relationship between house load inputs and harmonics. By varying the house load and input of power supply, this paper identified boundaries between weak feed and strong feed power. In order to verify the theory of stable condition in weak feed power system with DC output, house load is simulated using ETAP. Additionally MATLAB was used for harmonic analysis between the load inertia moment and non load inertia moment.
