세라믹 Package 봉착용 유리의 결정화에 관한 연구

PbO 77-80wt%, ZnO 4.5-6wt%, $B_2O_3$ 7.5-8.5wt%, $TiO_2$ 3-7wt%, $P_2O_5$ 0.5-2wt%의 조성을 갖는 IC Package봉착용 저융점($400-460^{\circ}C$) 결정화유리 frit를 제조하였다. DTA-TMA, X-선 회절분석, SEM 등을 이용하여 봉착용 유리의 결정화 특성을 연구하였다. $TiO_2$ 함량이 3wt% 함유시료는 $420-440^{\circ}C$에서 $2PbO{\cdot}ZnO{\cdot}B_2O_3$의 결정이 균일성장하였다. $TiO_2$ 함량이 4wt% 첨가된 시료는 $420-440^{\circ}C$에서 $2PbO{\cdot}ZnO{\cdot}B_2O_3와\;PbTiO_3$ 결정이 섞여서 혼합결정을 이루고 있었다. 또한 $TiO_2$ 5wt% 첨가된 시료는 $440-460^{\circ}C$에서 perovskite $PbTiO_3$ 결정만 석출되었다. The crystallized solder glasses with the low melting temperature for electronic package were prepared with the compositions of 77-80wt% PbO, 4.5-6wt% ZnO, 7.5-8.5wt% $B_2O_3$, 1-2wt% CaO, and 0.5-2.0wt% $P_2O_5$ containing 3-7wt% $TiO_2$. The Characterization of the solder glasses were studied using DTA, SEM and XRD. Frit containing 3wt% $TiO_2$ had crytallzation temperature range of $420-440^{\circ}C$. The major crystalline phase was identified as $2PbO{\cdot}ZnO{\cdot}B_2O_3$ by X-ray diffraction. Frits containing 4 wt% $TiO_2$ consisted of crysalline Phases of $PbTiO_3$ and $2PbO{\cdot}ZnO{\cdot}B_2O_3$ in the temperature range of $420-440^{\circ}C$, When g1ass frit containing 5wt% $TiO_2$ were heat-treated in the temperature range of $440-460^{\circ}C$, major crytalline phase was perovskite lead titanate.
초가속 수명 시험과 Virtual Qualification을 이용한 자동차용 전장 부품의 신뢰성 평가

Highly Accelerated Life Test(HALT) uses stimulation to find out the weakness of the product thus to improve the quality. The current HALT test has its limitations. HALT is used to quickly expose the weakness of the product, but it doesn't predict the life of product. Virtual qualification is used to identify the dominant failure sites and to predict the life of the component under environmental/operational loads. In this study, HALT was performed to find out the weakness of the Auto Temperature Controller and to measure the strains at weakness points in order to predict the life of product. And a 2-D finite element model of weakness point was built to determine the strains in the critical solder joint due to flexure induced by vibration. The life of product was predicted at each vibration level using finite element method.

판유리 폐기물과 hydroxyapatite를 사용하여 미세기공 함유 다공성유리를 제조하여 미세기공의 형태와 기계적 강도를 평가하였다. 발포제의 함량은 7%이상 함유시 기공이 조대하여지고 불균질하게 형성되었으며, 3~5% 함유시발포 열처리온도 830~840℃에서 10㎛전후의 균일한 기공크기를 생성하였다. 기공성유리의 압축강도 및 곡강도는 각각 18㎏/㎠, 8㎏/㎠를 나타내었다. The waste sheet glass cullet and hydroxyapatite is applied to make the fine porous glass. It’s mechanical strength is examined, and the structure of porous glass is observed. The pore size and shapes were not homogeneous and bigger pore size when HAp was over 7%. In the sintering temperature range of 830~840℃, and 3~5% of HAp were showed about 10㎛ pore size and homogenous morphology. The compressive strength and bending strength were appeared about 18㎏/㎠, 8㎏/㎠ respectively.
