스핀코팅 하드마스크용 유-무기 하이브리드 소재에 관한 연구

반도체산업은 고집적화된 회로를 요구하면서 미세 패턴을 형성하기 위해 계속해서 발전해가고 있다. 이에 반도체 산업에서 미세 패턴을 형성하기 위하여 하드마스크를 도입하여 사용되고 있다. 일반적으로 하드마스크는 화학증기증착법(CVD) 공정을 이용하여 다층구조로 제작된다. 이에 본 연구에서는 스핀공정이 가능하고 단층의 하드마스크용 조성물을 제조하기 위하여 유-무기 하이브리드 중합체를 이용하여 그 특성에 대하여 연구하였다. Silanol로 처리된 siloxane 화합 물과 acetonide 그룹을 가지는 propionic acid를 에스터화 반응을 통하여 얻은 유-무기 하이브리드 중합체에 가교제 및 첨가제들의 첨가로 광학적, 열적, 그리고 표면 특성이 조절된 하드마스크 막을 제조하였다. 또한 하드마스크 막과 감광층의 식각비를 비교하여 유-무기 소재의 하이브리드 중합체에 대해 미세패턴을 형성시킬 수 있는 하드마스크 막으로써의 유용성을 확인하였다. In this work, the primary material for a single layered hardmask which can afford a spin-on process was prepared by the minture of organic and inorganic sources. The preparation of hybrid polymer was attempted by esterification from silanol terminated siloxane compounds and acetonide-2,2-bis(methoxy)propionic acid. The optical, thermal and morphological properties of the test hardmask film was examined in terms of cross-linking agent and additives. In addition, the etch rate of hardmask film and photo resist layer were compared. The hybrid polymer prepared from organic and inorganic materials was found to be useful for hardmask film to form the nano-patterns.
유-무기 하이브리드 하드마스크 소재의 합성 및 식각 특성에 관한 연구

반도체 산업은 지속적으로 비약적인 발전을 이루어내면서 점점 고집적회로를 제작하기 위하여 패턴의 미세 화가 이루어지게 되었다. 현재 미세 나노패턴의 형성을 위하여 여러층의 하드마스크가 사용되고 있으며, 화학증기증 착(CVD)공정을 이용하여 형성한다. 이에 본 연구에서는 스핀공정(spin-on process)이 가능한 유-무기 하이브리드 중합 체를 이용한 단일층의 하드마스크를 제작하였는데, 하드마스크 내의 무기계 성분이 감광층 보다 쉽게 식각되는 반면 에 하드마스크의 유기계 성분으로 인해 substrate층 보다 덜 식각되었다. 유-무기 하이브리드 중합체를 이용한 하드마 스크막의 광학 및 표면 특성을 조사하였고, 감광층과 하드마스크막의 식각비를 비교하여 유-무기소재의 하이브리드 중합체에 대한 미세패턴을 형성시킬 수 있는 하드마스크막으로써의 유용성을 확인하였다. Semiconductor industry needs to have fine patterns in order to fabricate the high density integrated circuit. For nano-scale patterns, hard-mask is used to multi-layer structure which is formed by CVD (chemical vaporized deposition) process. In this work, we prepared single-layer hard-mask by using organic-inorganic hybrid polymer for spin-on process. The inorganic part of hard-mask was much easier etching than photo resist layer. Beside, the organic part of hard-mask was much harder etching than substrate layer. We characterized the optical and morphological properties to the hard mask films using organic-inorganic hybrid polymer, and then etch rate of photo resist layer and hard-mask film were compared. The hybrid polymer prepared from organic and inorganic materials was found to be useful hard-mask film to form the nano-patterns.
연구논문 : 뇌 기반 STEAM 교수-학습 프로그램이 초등과학영재와 초등일반학생의 창의성과 정서지능에 미치는 효과

The creative thinking and emotional trainings are very important educational issues in the knowledgeinformation-based future society. Recently STEAM education is suggested as one of the educational solutions to prepare the future society. The aims of this study are to develop STEAM teaching-learning program and analyze its effects on the creativity and emotional intelligence of science-gifted and general students in elementary school. Four different subject matters based on the 2007-revised curriculum were selected to construct the brain-based STEAM teaching-learning program consisting of 12 class hours. The program was applied to 50 elementary general students and 19 science-gifted elementary students. The findings of this research are as follows. The brain-based STEAM programs is effective to improve the creativity and emotional intelligence of science-gifted and general elementary students after class. The creativity of two groups was not statistically different before the class. However after class, the creativity of gifted-science students is significantly higher than that of general students. The emotional intelligence of gifted-science students was higher than that of general students before the class. Therefore in oder to analyze the different effects of the program on two groups in emotional intelligence, the test results of both group of students were analyzed by ANCOVA after class. This analysis also showed that the program is more effective in gifted-science students to improve the emotional intelligence compared to general students.
