        Static Random Access Memory Characteristics of Single-Gated Feedback Field-Effect Transistors

        <P>In this paper, we propose a novel static random access memory (SRAM) unit cell design and its array structure consisting of single-gated feedback field-effect transistors (FBFETs). To verify the SRAM characteristics, the basic memory operations and write disturbances of the unit cell are investigated through the mixed-mode technology computer-aided design simulations. The unit cell exhibits the superior SRAM characteristics including a write speed of 0.6 ns, a fast read-out speed of ~0.1 ns, and a retention time of 3600 s. Furthermore, the unit cell design exhibits advantages in density, with a small cell area of 8F<SUP>2</SUP>, and in the power consumption; the standby power consumption is 0.24 nW/bit for holding “1” and negligible for holding “0.” Moreover, our SRAM array shows reliable <TEX>${3} \times {3}$</TEX> array operations without any disturbances. This paper demonstrates the promising potential of the FBFET SRAM for high-performance, high-density, and low-power memory applications.</P>

        코일 형상에 따른 전자담배의 열 축적 위험성에 관한 연구

        본 연구에서는 전자담배의 열 축적 정도와 카르보닐 화합물 생성량에 영향을 미치는 요인들이 연구되었다. 구조적으로 전자담배는 전자회로 장치와 무화기로 구성되어 있다. 무화기 내부에 조립된 코일에 의해 액상이 기화되어열 축적과 카르보닐 화합물 생성이 이루어진다. 코일의 형상에 따른 두 인자 사이의 인과관계가 분석되었다. 무화기내부에 조립된 코일 형상을 X-ray 이미지로 추출해서, 코일 너비의 상대적인 크기에 따라 구분하였다. 그리고 흡·배기 실험을 통하여 열 축적의 정도와 카르보닐 화합물 발생량이 조사되었다. 결과적으로 코일의 상대적 너비, 열 축적의 정도 및 카르보닐 화합물 생성량 간의 관계를 제시하였고, 무화기의 최적 설계를 위해 코일의 상대적 너비를 5이상으로 설정할 것을 제안 하였다. In this study, factors affecting the degree of heat accumulation and amount of carbonyl compound production ofe-cigarettes were studied. Structurally, e-cigarettes consist of an electronic circuit device and a cartomizer. The liquidsolution of the e-cigarette is vaporized by a coil in the cartomizer, where heat accumulation and carbonyl compoundproduction occur. The relationship between the two were analyzed according to the shape of the coil. X-ray images of thecoil shapes within the cartomizer were obtained and classified according to the relative widths of the coils. The degree ofheat accumulation and amount of carbonyl compound generation were examined via inhale and exhale tests. Therelationships among the relative width of the coil, degree of heat accumulation, and amount of carbonyl compoundgeneration were derived. For optimal design of the cartomizer, it is suggested that the relative width of the coil be set toto 5 or more.

        본 연구는 서울시에 소재한 C 대학병원에서 1 년 이상 밤근무를 포함한 3교대 근무를 하고 있는 간호사의 영성과 건강증진행위, 수면의 질의 정도를 파악하고, 이들 변인 간의 관계를 알아보는 서술적 조사연구이다. 연구에 자발적으로 참여하기로 동의한 236 명을 대상으로 설문지를 이용하여 2018 년 5 월 13 일부터 5 월 27 일까지 자료를 수집하였다. 영성은 건강증진행위와 정상관관계(r=.50, p<.000)가 있었고, 수면과는 역 상관관계****(r=-.17, p=.009)가 있었으며, 건강증진행위와 수면의 질은 상관관계가 없었다(r=-.05, p=.465). 본 연구는 영성이 건강증진행위와 수면의 질과 관계가 있음을 밝힌 것에 의의가 있다. 간호사의 영성 증진을 위한 교육프로그램 등의 개발을 통해 3 교대 근무간호사의 건강증진행위 및 수면의 질을 높일 수 있을 것으로 기대한다. The purpose of this descriptive study is to review spirituality, health promotion behaviors and sleeping quality of the nurses working on the shift system and thereby, analyze the correlations among these variables. For this purpose, the researcher sampled 236 nurses who were working on a three shift system for more than a year at ‘C’ university hospital in Seoul. The researcher conducted a questionnaire survey for the period from May 13 through May 27, 2018. The results of this study can be summarized as follows; Subjects’ spirituality was positively correlated with their health promotion behaviors (r=.50, p<.000), while being inversely correlated with their sleeping quality (r=-.17, p=.009). Their health promotion behaviors were not significantly correlated with their sleeping quality(r=-.05, p=.465). This study may be significant in that it analyzed the correlation among the 3-shift working nurses’ spirituality, their health promotion behaviors and sleeping quality, and thereby that it proved that their spirituality was correlated with their sleeping quality. Hence, it is deemed necessary to develop an intervention program in consideration of such correlations. Lastly, it is perceived that such a spirituality-reinstating program would serve to enhance the 3-shift working nurses’ health promotion behaviors and sleeping quality.

        Efflux Attenuates the Antibacterial Activity of Q203 in <i>Mycobacterium tuberculosis</i>

        <P>New and improved treatments for tuberculosis (TB) are urgently needed. Recently, it has been demonstrated that verapamil, an efflux inhibitor, can reduce bacterial drug tolerance caused by efflux pump activity when administered in combination with available antituberculosis agents. The aim of this study was to evaluate the effectiveness of verapamil in combination with the antituberculosis drug candidate Q203, which has recently been developed and is currently under clinical trials as a potential antituberculosis agent. We evaluated changes in Q203 activity in the presence and absence of verapamil in vitro using the resazurin microplate assay and ex vivo using a microscopy-based phenotypic assay for the quantification of intracellular replicating mycobacteria. Verapamil increased the potency of Q203 against Mycobacterium tuberculosis both in vitro and ex vivo, indicating that efflux pumps are associated with the activity of Q203. Other efflux pump inhibitors also displayed an increase in Q203 potency, strengthening this hypothesis. Therefore, the combination of verapamil and Q203 may be a promising combinatorial strategy for anti-TB treatment to accelerate the elimination of M. tuberculosis.</P>

        Is the intraoperative frozen section analysis of sentinel lymph nodes necessary in clinically negative node breast cancer?

        Purpose: Although metastasis occurs in 1 or 2 sentinel lymph nodes (SLNs), axillary lymph node dissection (ALND) has been widely not performed. For axillary staging and management, the necessity of intraoperative frozen section analysis of SLN has been controversial. The aim of this study is to evaluate the validity and benefit of SLN analysis by permanent section alone in clinically negative lymph node breast cancer patients. Methods: We conducted a retrospective study of 283 cases with negative node clinical findings between July 2018 and August 2019 in Samsung Medical Center. Clinical nodal stage was evaluated by physical examination, breast ultrasonography, breast magnetic resonance imaging, and chest computerized tomography. The cases were divided into 2 groups; the permanent group had 151 cases (53.4%) and the frozen group had 132 cases (46.6%). We retrospectively analyzed the differences in the number of metastatic lymph nodes and rates of performed ALND between the 2 groups. Results: Baseline and clinicopathologic characteristics between the 2 groups were well balanced. Three cases in the permanent group and 6 cases in the frozen group underwent additional or immediate ALND. The rates of ALND between the 2 groups were not significantly different (P = 0.312). The cased of 78.9% and 89.5% with metastatic lymph nodes in permanent and frozen groups were in the pathologic N1 stage, respectively. Conclusion: SLNs analysis by permanent section alone may be performed in clinically negative axillary node breast cancer patients. Our findings can help to avoid unnecessary intraoperative frozen section analysis.

        채널 길이의 변화에 따른 단일 게이트 피드백 전계효과 트랜지스터의 메모리 윈도우 특성

        본 연구에서는 3차원 소자 시뮬레이션을 통하여 단일 게이트 피드백 전계효과 트랜지스터의 전기적 특성과 채널 길이에 따른 메모리 윈도우 특성 변화를 확인하였다. 소자의 채널 길이는 50 nm에서 100 nm까지 변화시켜가며 시뮬레이션을 수행하였다. 시뮬레이션 결과 0에 가까운 문턱전압이하 기울기(< 1 mV/dec)와 ${\sim}1.27{\times}10^{10}$의 $I_{on}/I_{off}$ 비율을 얻었다. 또한 메모리 윈도우를 확인한 결과 채널 길이 50 nm의 소자는 0.31 V의 메모리 윈도우가 생성되었으나 채널 길이 100 nm의 소자는 메모리 윈도우가 생성되지 않았다. In this study, we examined the simulated electrical characteristics of single-gated feedback field effect transistors (FBFETs) and the influence of channel length variation of the memory window characteristics through the 3D device simulation. The simulations were carried out for various channel lengths from 50 nm to 100 nm. The FBFETs exhibited zero SS(< 1 mV/dec) and a current $I_{on}/I_{off}$ ratio${\sim}1.27{\times}10^{10}$. In addition, the memory windows were 0.31 V for 50 nm-channel-length devices while no memory windows were observed for 100 nm-channel-length devices.

        게이트 절연막과 게이트 전극물질의 변화에 따른 피드백 전계효과 트랜지스터의 히스테리시스 특성 확인

        본 연구에서는 급격한 스위칭 특성을 달성하기 위해 싱글단일-게이트 실리콘 채널에서 전하 캐리어의 양의 피드백을 이용하는 새롭게 설계된 피드백 전계 효과 트랜지스터를 제안한다. 에너지 밴드 다이어그램, I-V 특성, 문턱전압 기울기 및 on/off 전류 비는 TCAD 시뮬레이터를 이용하여 분석한다. 피드백 전계 효과 트랜지스터의 중요한 특징 중 하나인 히스테리시스의 특성을 보기 위해 게이트 절연막 물질과 게이트 전극물질을 변경하여 시뮬레이션을 진행했다. 이러한 특성변화는 피드백 전계효과 트랜지스터의 문턱전압 ($V_{TH}$)을 변화시켰고, 메모리 윈도우 폭이 작아지는 현상을 보였다. In this study, we propose newly designed feedback field-effect transistors that utilize the positive feedback of charge carriers in single-gated silicon channels to achieve steep switching behaviors. The band diagram, I-V characterisitcs, subthreshold swing, and on/off current ratio are analyzed using a commercial device simulator. To demonstrate the changing characteristics of hysteresis, one of the important features of the feedback field effect transistor, we simulated changing the gate insulating material and the gate metal electrode. The fluctuation in the characteristics changed the $V_{TH}$ of the hysteresis and showed a decrease in width of the hysteresis.

      • Impact ionization and tunneling operations in charge-plasma dopingless device

        <P><B>Abstract</B></P> <P>In this paper, we present the impact ionization and tunneling operations in a newly designed dopingless device. Our proposed device functions selectively—as either a <I>p</I>-channel impact-ionization MOSFET (<I>p</I>-IMOS) or an <I>n</I>-channel tunneling field-effect transistor (<I>n</I>-TFET)—according to the bias conditions. To realize the dopingless device, the charge-plasma effect is employed to induce <I>n</I>- or <I>p</I>-type regions without any doping process, by choosing an electrode metal with an appropriate work function. The band diagrams, <I>I–V</I> characteristics, subthreshold swings (<I>SS</I>), and carrier-concentration profiles of the device under the <I>p</I>-IMOS and <I>n</I>-TFET operation modes are analyzed in our study, using a commercial device simulator. The device yields an extremely low <I>SS</I> of 0.53 mV/dec under the <I>p</I>-IMOS operation mode. It also exhibits a low off-current of approximately 10<SUP>−14</SUP> A/μm and a high <I>I</I> <SUB>ON</SUB>/<I>I</I> <SUB>OFF</SUB> of approximately 10<SUP>8</SUP>, under the <I>n</I>-TFET operation mode.</P> <P><B>Highlights</B></P> <P> <UL> <LI> A charge-plasma effect is employed to realize our newly designed dopingless device. </LI> <LI> The single dopingless device possesses both <I>p</I>-IMOS and <I>n</I>-TFET characteristics. </LI> <LI> Without any doping, the device can act similar to a conventional doped device. </LI> </UL> </P>
