High-performance Te-doped p-type MoS₂ transistor with high-K insulators

Herein, we demonstrate the n-type conductivity suppressing property of the tellurium (Te)-doped multilayer MoS<sub>2</sub>, grown by metal-organic chemical vapor deposition. The back-gated as-grown Te-doped multilayer MoS<sub>2</sub> field-effect transistor (FET) is observed to exhibit p-type behavior. Enhanced device performance has been achieved by doping the p-type MoS<sub>2</sub> transistors in high-K dielectric gate insulators with Te. pFET devices containing Al<sub>2</sub>O<sub>3</sub> dielectric insulators exhibit extremely high performance, including a maximum mobility of ~182 cm<sup>2</sup>/V·s, a low subthreshold swing of ~215 m V/dec.
Comparison of Ionic Liquid and Ion-Gel Top-Gate MoS₂ Field-Effect Transistors

Polymer electrolytes and ionic liquids (ILs) have attracted significant interest in applications as gate dielectrics. In this study, we fabricated top-gated molybdenum disulfide (MoS₂) thin-film transistors using IL and ion-gel (IG) gate dielectrics. Room-temperature Raman spectra measurements indicated a dominant peak spectral emission at 358 cm<SUP>−1</SUP> (<SUP>1</SUP> 2) and 406.44 cm<SUP>−1</SUP> (1g) associated with bilayer MoS₂ films. The fabricated thin-film field-effect transistors (FET) with IG gate dielectric exhibited band transport with a highest mobility of 0.5 cm²/V⋅s, and a poor ON/OFF ratio of ~10. By contrast, the FET with IL gate dielectric exhibited a 3400 % improvement in terms of the mobility (17.9 cm²/V⋅s), and a 1000 % improvement of the ON/OFF ratio (~100).
Assessing Activity Limitation Among Cancer Survivors in Korea Using Data from a Nationwide Survey

Background: More than 1 million cancer survivors reside in Korea. We here investigated activity limitations of cancer survivors compared to controls without a history of cancer. Materials and Methods: Using the 4th and 5th Korea National Health and Nutrition Examination Survey (2007-2012) data, we identified 1,155 adult cancer survivors. Activity limitations were defined as limitation in activities of daily living, experience of lying in a sickbed, and number of days lying in a sickbed during the last month. Descriptive analysis and multiple logistic regression compared these measures for survivors and controls by sex and age groups. Results: Approximately 29.4% of cancer survivors reported limitation in activities of daily living, 14.6% experienced lying in a sickbed, and 4.3% experienced more than 15 days lying in a sickbed during the last month. After controlling for demographic and health-related factors, cancer survivors were more likely to report activity limitation than controls. The associations were similar across sex and age groups. Conclusions: Cancer survivors have increased activity limitation compared to controls and these limitations persist across sex and age. Targeted interventions and improved management are essential for improving cancer survivor daily life.

<P>Developing cartilage serves as a template for long-bone development during endochondral ossification. Although the coupling of cartilage and bone development with angiogenesis is an important regulatory step for endochondral ossification, the molecular mechanisms are poorly understood. One possible mechanism involves the action of Dickkopf (DKK), which is a family of soluble canonical Wnt antagonists with four members (DKK1-4). We initially observed opposite expression patterns of Dkk1 and Dkk2 during angiogenesis and chondrocyte differentiation: downregulation of Dkk1 and upregulation of Dkk2. We examined the in vivo role of Dkk1 and Dkk2 in linking cartilage/bone development and angiogenesis by generating transgenic (TG) mice that specifically express Dkk1 or Dkk2 in chondrocytes, hypertrophic chondrocytes, or endothelial cells. Despite specific expression pattern during cartilage development, chondrocyte- and hypertrophic chondrocyte-specific Dkk1 and Dkk2 TG mice showed normal developmental phenotypes. However, Dkk1 misexpression in endothelial cells resulted in defects of endochondral ossification and reduced skeletal size. The defects are caused by the inhibition of angiogenesis in developing bone and subsequent inhibition of apoptosis of hypertrophic chondrocytes and cartilage resorption.</P>

This study introduced two control systems that were a storm sewage overflow chamber control system and a stormwater and combined sewer storage tank control system. The former system controlled to collect less or to block off a discharge of storm sewage of low-concentration after collecting a discharge of storm sewage of high-concentration first. The latter system controlled the storage tank to store combined sewer overflows and first flush of separated storm sewage sewer by dividing high and low concentrations. The applications of these systems to an actual field have the advantages of the efficient utilization of interceptor pipe by maximizing a pollution loading amount of the inflow and the improvement of water quality and the surrounding environment by minimizing a pollution loading amount of the outflow. During the rainfall, these systems are able to improve the treatment efficiency of sewage treatment plants by flowing a discharge of storm sewage of high concentration selectively. Furthermore, these systems can guarantee water resources and prevent a contamination of our water supply with the improvement of water quality due to collecting and treating first flush of separated storm sewage sewer according to each concentration level.

<P>This letter reports high-power and high-efficiency characteristics of the InGaN-based blue light-emitting diode (LED) operating at > 10-W electrical input power in a single-chip package. The LED chip is fabricated as a vertical-injection structure with chip dimensions of 1.8 mm × 1.8 mm. InGaN/GaN short-period superlattice (SL) structures are employed below multiple-quantum-well active region as current spreading layers. It is found, by simulation, that SL layers are quite effective in improving current spreading and uniformity in carrier distribution. When the characteristics of the fabricated LED package are measured under pulsed operation conditions, efficiency droop is found to be greatly reduced in the LED structure with SL layers. A record high light output power of 4.18 W and external quantum efficiency of 51% are demonstrated at 3-A injection current.</P>

Titanium and its alloys, due to their superior properties of high specific strength and excellent corrosion resistance, are increasingly used in living applications in the 21century. The applications in aerospace and medical industries demand machining process more frequently to obtain a desired product. But unfortunately, this material is one of the most difficult-to-cut. In the turning process of titanium alloys, the key point for successful work is to select proper tool materials and cutting conditions. This study suggests a guidance for selecting the tool materials and the cutting speeds to improve tool life and surface integrity in Ti-6Al-4V titanium turning process. The experiments investigate the change of surface roughnesses, cutting forces and flank wear with various cutting parameters of tool materials, depth of cuts and feeds. As the results, K10 type of insert tip was assured as the best for turning of Ti-6Al-4V titanium alloy.
Effect of Varieties and Silage Quality of Winter Crop on the Palatability of Calves

This experiment was conducted to determine the effect of varieties and quality of winter crop on palatability of calves for two years. Four Italian ryegrass variety(Kospeed, Kogreen, Kowinearly and Hwasan 101ho), two barley(Youngyang, Yuyeon), and a rye (Winter green) were cultivated at experimental field of National Institute of Animal Science, Cheonan. Four early varieties(Kospeed, Kogreen, Kowinearly and Winter green)were harvested at 20th Dry matter yield of "Hwasan 101 ho" was l8,629㎏/㏊(12,141 + 6,488) and Yeongyang, Youyeon and Winter green were 14,182, 12,487 and 10,935㎏/ha, respectively. Moisture content of Hwasan 101 ho was 81.5% in harvesting time, but wilting for 24 hours might bedecrease moisture content by 65.5%. The relative intake of Hwasan 101 ho, Kowinearly, Kospeed and Kogreen were 34.5, 60, 19.8, 15.7%, respectively. Among forage crop species, relative intake of Italian ryegrass(Hwasan 101 ho), barley(Yeongyang and Youyeon), and Rye(Winter green) were 43.1, 20.9, 20.5 and 15.5%, respectively.
Atomically thin PdS2: physical characteristics and electronic device applications

This paper details the fabrication and characterization of feld-efect transistors (FETs) and photodetector devices based on few-layered palladium disulfde (PdS2) flms. PdS2 is an emerging member of the transition metal dichalcogenide family that has not been extensively studied. In this study, we evaluated various characteristics of PdS2 by fabricating FET devices and measured the contact resistance using the transmission line method to be 114 MΩ ∙ μm. We evaluated the electron transport properties of the fabricated FETs to confrm their n-type behavior and measured their capacitance–voltage (C–V) curves. The feld-efect mobility of the few-layered PdS2 FETs fabricated through transmission line patterning was investigated at room temperature (300 K) and found to be 2.85 cm2 V−1 s −1.
