본 논문에서는 반도체 칩의 밀도가 증가함에 따라 판독신호에서의 제약조건을 극복하고 기존의 1T1C DRAM 셀 크기를 축소하기 위해 새로운 BiCMOS 셀 구조를 제안하였다. 이 셀은 기존의 1T1C 셀에 비하여 매우 작으며 작은 면적으로 축소시킬 수 있다. 이 셀은 노드를 함께 공유하여 축적소자, 관득소자, 그리고 기록소자를 가지고 있으므로 매우 작은 셀 면적을 제공해준다. 또한 이 셀은 3개의 다른 소자(MOSFET, JFET, BIPOLAR)들을 3차원적으로 수직으로 병합시켰으므로 단일 MOS 트랜지스터와 동일한 면적을 차지한다. 축소는 사진식각기술과 공정기술 그리고 회로 개선에 의해 만들 수 있다. 이 셀은 1T1C와 같이 전하감지를 하는 대신 전류감지를 사용하므로 복잡한 감지회로가 필요치 않다. 따라서 이 메모리 구조는 차후 고밀도 64메가 DRAM 셀 설계에 적용할 수 있을 것이다. In this paper, a new BiCMOS cell structure has been proposed which overcomes the constraints in readout signal and scaling-down in conventional 1T1C cell size. The proposed cell is significantly smaller than conventional 1T1C cell and can be scaled down to even smaller dimensions. This cell has a storage device, a reading device, and a writing device with extensive node sharing, thus providing a very small cell area. Also this cell is based on merging three different devices(MOSFET, JFET, BIPOLAR) in a three dimensional structure vertically, which occupies only an equal area of a single MOS transistor. The squeezing can be achieved with photolithographic, processing technologies and circuit improvement. The new cell uses current sensing method instead of charge sensing method as in the 1T1C, thus it does not require a complicated sensing circuits. Thus this memory cell structure will be applicated to high-density furture 64 Mega DRAM cell layout.

Automobile hybrid systems combine two motive power sources, such as an internal combustion and electric motor achieving different functions through different power combinations. Hybrid systems possess the following three characteristics: Energy-loss reduction(idling stop), Energy recovery and reuse(charge), Motor assist. However, there is no an accurate domestic EMC regulation for Hybrid Vehicle. This research is to confirm whether the broadband emission radiated from Hybrid Vehicle can be measured following domestic regulation. We found that test conditions and methods of an internal combustion engine could not be applied due to SOC and driving mode. As a result of this test, we can expect that this research will be used by reference guide in order to revise test specification.
Analysis of Oil Supply Characteristics for Reciprocating Compressor

A problem of oil supply for a reciprocating compressor is very significant for an evaluation of reliability. Since a rotational motion of a crank shaft for the reciprocating compressor with small capacity is used for a power source of oil supply, a centrifugal force of the rotational shaft provides a stroke of oil inside the shaft like a centrifugal pump. The pumped oil rises following an inner wall and provided to a bearing passed through an oil supply hole at the side of the shaft for lubrication of the bearing. In this study, the amount of oil supply has been investigated by a numerical analysis for various conditions such as a shape of a groove, rpm of the compressor, and a shape of a flow channel. Also, a method of increasing oil supply for a low rpm has been studied so that the function can be improved for a variable condition.
