Leakage Currents of a Fast Switching Thyristor Made by Proton Irradiation Method

A thyristor with a VRRM of 1,600V was made with 200μm of N-base width from 60Ω·cm NTD-Si wafer and the proton irradiation was employed for improving its switching performance. This study showed that 4.7MeV-proton irradiation gives a narrow distribution of induced defects in the middle of N-drift region with its width of 10μm, which resulted in a superior trade-off relation between its static and dynamic characteristics. It was found that 3.7MeV and 5.9MeV protons remarkably increased the forward leakage current IDRM and the reverse leakage current IRRM, respectively. The increased IDRM and IRRM are attributed to the induced defects in the depletion layers of thyristor junctions J2 and J1, respectively.

This paper studies the finite-time consensus of leader-following multi-agent systems with multiple time delays over time-varying topology. The finite-time consensus protocol based on the agents’ states and the communication topology is designed. By adopting the algebraic graph theory, Lyapunov stability theory and pinning control method, some sufficient conditions for the finite-time consensus are given. It is proved that the system can reach consensus in a finite time both over the connected and disconnected topology. Moreover, the upper bound of the convergence time is given. Several simulations are presented to verify the effectiveness of the adopted method.

Eutrophication of natural water is a universal problem. Nitrogen (N) and phosphorus (P) from agricultural runoff are the main sources of nutrient input, provided that emissions from industrial point sources (IPS) are under control. Therefore, it is of great environmental importance to reduce pollution associated with agricultural runoff as a means of regulating eutrophication levels in natural water. Numerous methods proposed for treating agricultural runoff can be classified into three categories: source control, process control, and end treatment. In this review, major technologies for N and P control from agricultural runoff are summarized along with discussion of newly proposed technologies such as biochar biomimetics and microbial catalyst. Because agricultural runoff (from farmlands to receiving waters) is a complicated pollution process, it is difficult to regulate the nutrients discharged via such process. This review will thus offer a comprehensive understanding on the overall process of agricultural runoff and eutrophication to help establish control strategies against highly complicated agricultural non-point sources.

<P>Leukemic-dendritic cells (leukemic-DCs) have certain limitations, which include difficult generation in 30–40% of patients, and low levels of expression of several key molecules. Therefore, an alternative approach using monocyte-derived DCs pulsed with tumor antigens is required. We investigated the possibility of immunotherapy for AML using leukemic-cell-specific cytotoxic T lymphocytes that were stimulated in vitro by autologous DCs pulsed with tumor antigens. To generate DCs, CD14+ cells were isolated from peripheral blood mononuclear cells using magnetic-activated cell sorting, and cultured in the presence of GM-CSF and IL-4. On day 6, maturation of DCs was induced by addition of cytokine cocktail (TNF-&agr;, IL-1&bgr;, IL-6, and prostaglandin E<SUB>2</SUB>) for 2 days, and then the mature DCs were pulsed with whole leukemic cell lysates or apoptotic leukemic cells. There were no differences in the phenotypic expressions of mature DCs generated by pulsing with or without leukemic antigens. The mature DCs pulsed with tumor cell lysates or apoptotic leukemic cells showed a higher allostimulatory capacity for allogeneic CD3+ T cells as compared with mature non-pulsed DCs. Autologous CD3+ T cells stimulated by the mature pulsed DCs showed more potent cytotoxic activities against autologous leukemic cells than those stimulated by mature non-pulsed DCs. These results suggest that use of DCs pulsed with leukemic cell lysates or apoptotic leukemic cells is a feasible alternative immunotherapeutic approach to overcome the limitations of leukemic-DCs for the treatment of AML patients. Background: Hepatitis B virus (HBV) reactivation is increasing, as rituximab has become widely used for B-cell lymphoma. Thus, prevention and management of HBV reactivation are important in HBV-endemic areas. Methods: Hepatitis B virus (HBV) reactivation in HBV surface antigen (HBsAg)-positive patients and HBsAg-negative/HBV core antibody (HBcAb)-positive patients who received rituximab-containing chemotherapy was investigated by the Asia Lymphoma Study Group via retrospective (n=340), and the results were compared to cross-sectional analysis with patients who were prospectively monitored in a single institute (n=127). The goal of the study was to define the frequency of HBV reactivation and the efficacy of antiviral prophylaxis. Results: HBV reactivation was found in 27.8% of HBsAg-positive patients (45/162) in the retrospective analysis, being significantly less frequent in patients receiving antiviral prophylaxis than those not (22.9%, 32/140 versus 59.1%, 13/22; p<0.001). Lamivudine was most commonly used (96/162, 59.3%), but more than 20% of HBsAg-positive patients showed breakthrough HBV reactivation. In the cross-sectional analysis, a reduced rate of HBV reactivation occurred for entecavir as compared with lamivudine prophylaxis (6.3% versus 39.3%; p<0.05). HBV DNA monitoring of HBsAg-negative/HBcAb-positive patients in the cross-sectional analysis showed HBV reactivation in only 2.4% of cases. Conclusions: This is the largest study of HBV reactivation in patients receiving rituximab-containing chemotherapy to date, and we defined the probability of HBV reactivation in an HBV-endemic region.

The Tongcheng pig breed is a famous Chinese indigenous breed. The Ministry of Agriculture of China has filed it as 1 of 19 national key conservation breeds selected from more than 100 Chinese indigenous pig breeds in 2000. In order to improve the reproductive performance, it has been intensively selected to increase the litter size for about 10 years. The population randomly sampled from conservation nucleus of eight families in the Tongcheng pigs was genotyped for identification of their estrogen receptor locus polymorphisms with the PCR-RFLPs method. Only AB heterozygotes and BB homozygotes were detected, and $X^2$ test demonstrated that the locus was in disequilibrium at a significant level (p<0.05). In the present paper, the litter sizes in different parities were regarded as different traits. Holistic status of other unspecific and unidentified genes was estimated by using the statistical methods. Coefficients of kurtosis and skewness showed that the litter size still presented segregating characteristic in the 2nd, 5th, 7th, 8th and 9th parities. Analysis of homogeneity of variance between families confirmed the results for the 5th, 7th and 8th parities. The heritability of litter size for the 1st to 10th parities was estimated with paternal half-sib model and individual estimated breeding values (EBVs) were evaluated by a single trait animal model as well. We found that the averages of EBVs for litter size in each parity did not differ significantly between genotypes, despite the significant difference for original phenotype records in the 3rd, 4th and 5th parities (p<0.05 or p<0.01). The results may be explained by the deduction that the polymorphisms of ESR locus are no longer the important genetic base of litter size variation when the frequency of allele B accumulated in the experience of selection procedure, and further conferring that there exist special genes associated with litter size in the recent Tongcheng pigs population can be made.

Failure of a Ti‑Based Metallic Glass Matrix Composite Upon High‑Temperature Annealing

The preparation of metallic glass matrix composites (MGMCs) requires rapid cooling rate under vacuum conditions, andthe amorphous matrix is sensitive to high temperature. For the reasons given above, the process of traditional annealing israrely chosen for MGMCs. In this work, the influence of high-temperature (i.e. higher than the glass transition temperature)annealing on Ti48Zr18V12Cu5Be17MGMC was investigated. After high-temperature annealing, breakaway corrosionphenomenon induced by the oxidation matrix have been described. Different deformation mechanisms of the as-cast andannealed specimens upon compressive loading have been probed in the present work. And the microporous microstructure,which stems from oxidation and crystallization of the glass matrix, shows a failure characteristic of MGMCs after hightemperatureannealing.
