      • The effect of trapped charge on silicon nanowire pseudo-MOSFETs.

        <P>The effects of organic molecules grafted on top of silicon nanowires are modeled as the oxide trap charges (Qot) and interface trap charges (Qit). The device investigated here is a pseudo-MOSFET with a thick bottom oxide (200 nm) and only a thin native oxide (5 nm) on top. With Qot = -5.0 x 10(11) cm(-2) and the U-shaped distribution of interface trap density (Dit) as a function of trap energy (Et), the structures are reproduced through the conventional technology computer aided design (TCAD) simulation tool, and the channel is imaginarily divided into several sections (5 x 5 regions) to apply the localized traps. The electrical parameters are extracted from the each part to quantitatively compare their effectiveness. The local position of the grafted molecules, modeled by these charges, is shown to result in strong variations in the relative change in the threshold voltage and subthreshold swing. These variations are explained by the surface depletion and scattering near the edges of the etched device and the series resistance effect.</P>

      • Spatial Distribution of Interface Traps in Sub-50-nm Recess-Channel-Type DRAM Cell Transistors

        <P>The spatial distribution of the interface traps in dynamic random access memory (DRAM) cell transistors having deeply recessed channels for sub-50-nm technology was evaluated by the charge pumping method and 3-D device simulations for the first time. The lateral distribution of the interface traps can be profiled before and after applying Fowler-Nordheim (F-N) gate stress. The experimental results show that the distribution of the interface traps is significantly correlated with the source/drain doping concentration, and this 3-D DRAM cell transistor was found to have greater immunity to F-N gate stress in the gate-drain overlapping region than in the channel region, due to the gate oxide thickness profile of the recess-channel-type structure. This lateral profiling of the interface traps in DRAM cell transistors should be very useful for refresh modeling and future DRAM device designs intended to improve the performance.</P>

      • Identifying DNA mismatches at single-nucleotide resolution by probing individual surface potentials of DNA-capped nanoparticles

        <P>Here, we demonstrate a powerful method to discriminate DNA mismatches at single-nucleotide resolution from 0 to 5 mismatches (<I>χ</I>0 to <I>χ</I>5) using Kelvin probe force microscopy (KPFM). Using our previously developed method, we quantified the surface potentials (SPs) of individual DNA-capped nanoparticles (DCNPs, ∼100 nm). On each DCNP, DNA hybridization occurs between ∼2200 immobilized probe DNA (<I>p</I>DNA) and target DNA with mismatches (<I>t</I>DNA, ∼80 nM). Thus, each DCNP used in the bioassay (each <I>p</I>DNA-<I>t</I>DNA interaction) corresponds to a single ensemble in which a large number of <I>p</I>DNA-<I>t</I>DNA interactions take place. Moreover, one KPFM image can scan at least dozens of ensembles, which allows statistical analysis (<I>i.e.</I>, an ensemble average) of many bioassay cases (ensembles) under the same conditions. We found that as the <I>χ</I>n increased from <I>χ</I>0 to <I>χ</I>5 in the tDNA, the average SP of dozens of ensembles (DCNPs) was attenuated owing to fewer hybridization events between the <I>p</I>DNA and the <I>t</I>DNA. Remarkably, the SP attenuation <I>vs.</I> the <I>χ</I>n showed an inverse-linear correlation, albeit the equilibrium constant for DNA hybridization exponentially decreased asymptotically as the <I>χ</I>n increased. In addition, we observed a cascade reaction at a 100-fold lower concentration of <I>t</I>DNA (∼0.8 nM); the average SP of DCNPs exhibited no significant decrease but rather split into two separate states (no-hybridization <I>vs.</I> full-hybridization). Compared to complementary <I>t</I>DNA (<I>i.e.</I>, <I>χ</I>0), the ratio of no-hybridization/full-hybridization within a given set of DCNPs became ∼1.6 times higher in the presence of tDNA with single mismatches (<I>i.e.</I>, <I>χ</I>1). The results imply that our method opens new avenues not only in the research on the DNA hybridization mechanism in the presence of DNA mismatches but also in the development of a robust technology for DNA mismatch detection.</P>

        무선인터넷 서비스의 과금체계 개선에 관한 연구

        본 논문에서는 이동통신 3사의 무선인터넷 서비스 시스템의 패킷 과금방식에 대하여 과금체계 검증시험을 실시하여 측정용 파일크기와 사업자의 과금데이터를 비교 분석하였다. 검증시험 결과에 나타난 바와 같이 이동통신사의 무선환경에 영향을 받는 망 품질에 따라서 과금데이터가 전송 오버헤드들로 인하여 차이가 발생되고 있어, 이동통신사간의 통일된 패킷의 과금적용을 위해 패킷 분석시스템을 제안하였다. 과금시스템에 패킷 분석시스템을 추가하여 보완하면, 서비스별 프로토콜 분석을 통해 패킷 데이터를 추출하고 트래픽 데이터를 분석하여 콘텐츠 유형별 분류할 수 있어 이동통신사간의 패킷별 과금적용 및 콘텐츠 가치에 기반한 차등과금이 가능하고, 사용 내역의 상세한 정보를 요구하는 고객의 욕구를 충족시킬 수 있으며, 비과금 패킷 처리에 대한 과금요건을 수용하는 둥 보다 유연하고 다양한 과금정책을 지원할 수 있다. 이는 향후 이용자들의 요금에 대한 민원들이 줄게 되어 무선인터넷 서비스의 활성화에 크게 기여할 것이다 In this study, file size for measurement and the service system's billing data were submitted to a comparative analysis by performing a verification test on the billing system of three major mobile communication services providers, based on the wireless Internet service packet. As shown in the result of the verification test, there were some differences in the billing data due to transmission overhead, according to the network quality that is affected by the wireless environment of mobile operators. Consequently, the packet analysis system was proposed as a means of applying consistent packet billing to all service providers being compared. If the packet analysis system is added to supplement the current billing system various user requirements can be met. Billing by Packet among mobile operators and differentiated billing based on the content value are available, since the packet data can be extracted through protocol analysis by service, and it can be classified by content tape through traffic data analysis. Furthermore, customer's needs can be satisfied who request more information on the detailed usage, and more flexible and diverse billing policies can be supported like application of charging conditions to the non-charging packet handling. All these services are expected to contribute to the popularization of the wireless Internet service, since user complaints about the service charge could be reduced.
