전해전착시 상감 구리 배선의 충전에 미치는 전류파형의 효과

The effect of current wave forms on the Cu filling behavior during damascene plating was investigated. Direct current(DC) and pulsed current were used with the variation of the current densities from 1 A/d㎡ to 7 A/d㎡. Straight trenches having 0.25, 0.4 and 0.8 ㎛ width were plated. The cross-sectional images of the electroplated trenches were observed by field emission scanning electron microscope(FE-SEM). Trenches were successfully filled without any void for Cu lines of 0.4 and 0.8 ㎛ width under optimized current densities which were different with respective current wave forms. In case the plating condition was not optimized two types of void were observed : center voids and side wall voids. The formation of center voids was attributed to the fast copper deposition rate at top corner of the trench for DC plating and the fast copper deposition rate at the side wall for pulse plating. Side wall void was formed due to the corrosion of Cu seed layer during the over immersion of the wafer before plating.

전해전착법을 이용한 상감(damascene)구리 배선 충전시 레벨러 효과에 대해 연구하였다. 레벨러를 첨가한 도금액과 첨가하지 않은 도금액을 제조하여 선 폭이 $0.37{\mu}m,\;0.18{\mu}m$인 선형 트렌치를 충전한 후 field emission scanning electron microscope(FE-SEM)로 트렌치 단면을 관찰하였다. 레벨러로 Janus Green B를 사용하였으며, 억제제로서 polyethylene glycol(PEG), 촉진제로서 3-mercapto-1-propansulfonic acid를 사용하였다 레벨러를 첨가하지 않은 경우 $0.37{\mu}m$(종횡비 2.7:1) 트렌치를 공극 없이 충전할 수 있었으나 $0.18{\mu}m$(종횡비 5.25:1) 트렌치에서는 공극(void)이 형성되었다. 레벨러를 첨가한 경우에는 $0.18{\mu}m$ 트렌치를 공극 없이 충전할 수 있었다. 레벨러를 첨가하지 않은 경우 트렌치 모서리에서의 전착속도를 충분하게 억제하지 못하고 거칠게 전착되어 미세한 트렌치 충전시 공극을 형성한 반면, 레벨러를 첨가한 경우는 트렌치 상부모서리에서의 전착속도를 억제하고 균일한 전착을 유도하여 미세한 트렌치를 공극 없이 채울 수 있었다. The effects of leveler on the copper trench filling were investigated during damascene plating process. To investigate the trench filling effect with the addition of a leveler, a cross-section images of the electroplated trenches with the width of$0.37{\mu}m,\;and\;0.18{\mu}m$ were observed by field emission scanning electron microscope (FE-SEM). Polyethylene glycol(PEG), 3-mercapto-1-propanesulfonic acid and Janus Green B were used as a carrier, an accelerator and a leveler. $0.37{\mu}m$ trenches were superfilled without voids, but there was voids formation in $0.18{\mu}m$ trenches when the leveler was not added into the electrolyte. On the other hand $0.18{\mu}m$ trenches were superfilled without voids with the addition of the leveler due to the reduction growth rate of copper at protrusions and edges, which yield smooth final deposit surface. The leverer effect becomes more significant as the width of trenches becomes smaller when trenches are filed.

과거보다 더욱 다양하고 복잡한 기술이 적용된 사무기기의 기술표준 제정 문제는 매우 중요하고 시급한 현안이라 할 수 있겠으나 여전히 각 국가별 기술 수준의 차이와 표준적용에 수반되는 특허 이슈 등이 아직도 많은 부분 발목을 잡고 있는 것이 현실이다. 기술표준의 제정은 한 국가의 중요한 기간산업의 흥망을 좌우하게 할 만큼 중요성은 아무리 강조해도 지나치지 않는다는 점에서 본 고에서는 최근 사무환경 변화 및 국제 표준화 활동을 정리하고 우리가 나아갈 방향에 대해 짚어보았다.

정확한 완충기체효과가 적용된 질량분석원리에 대한 다중입자 분석 전산시늉

질량분석기로 사용되는 폴 트랩 내에서 보다 실제적인 이온운동을 예측해내기 위하여 약 2천 개의 다중입자의 궤적에 대한 계산을 실시하였다. 보다 정확한 질량 분석스펙트럼을 얻기 위하여 충돌확률에 대한 보다 정확하고 실질적인 함수 값을 도입하였다. 계산된 전산시늉의 결과들로부터 특히 작은 질량의 영역에 대한 분석을 할 경우 본 논문에서 제시된 바와 같이 매우 정확한 충돌확률이 고려되어야 함을 확인할 수 있었다. To predict the practical characteristics of ion motion in the paul trap as a mass spectrometer, the ion trajectories of the multi-particle(over than 2000 particles) were calculated. In order to expect more practical mass spectrum, the exact expressions for the collision probability was adopted. From the simulation result, we found that the exact collision probability has to be considered to analyze the materials existed in the low mass region.

TV광고 표현에 나타나는 스타일 유형 연구 - 아리스토텔레스의 시학 드라마 형성소를 중심으로 -

본 연구에서는 기존의 문헌연구와 선행연구를 통해서 분류되어온 TV광고의 여러 표현 유형과 분류 방법을 소개하고, 더 나아가 연구자가 새롭게 제시하는 아리스토텔레스의 드라마 형성소 이론에 근거한 여섯 가지 지배소 분류방법을 통하여 국내외 광고의 표현유형을 분석 하였다. 드라마 형성소 이론에 의한 새로운 분류 방법을 이용하여 세계적 권위를 인정받고 있는 3대 국제광고제인 `Clio Awards`, `New York Festivals` 그리고 `London International advertising Awards`의 2009년과 2010년 수상작을 비교, 분석 분류 하였고, 아울러 국내에서 권위를 인정받고 있는 TV광고 전문사이트에 게재되어 있는 2010년도 TV광고 중 상위 100위 안에 랭크되어 있는 국내 TV광고의 표현 유형을 분석 하였다. 본 분석은 CF를 전문으로 제작하는 광고대행사 출신의 감독 2인과 광고이미지 전문가 1인이 참여하여 그들에게 각 유형을 설명하고 함께 광고물을 분석 하는 방식으로 진행됐다. 또한 각 전문가들에게 DVD 및 데이터 파일 형식의 동영상을 통해 광고를 시청하고 여섯 가지 형성소 중 가장 강력한 지배소 역할을 하는 형성소를 해당 TV광고 스타일 유형에 표시하게 하였다. 이 같은 분석을 통해 어떤 유형의 TV광고가 국내외 소비자들에게 가장 사랑을 받고 있는지 살펴보고, 더 나아가 그러한 결과에 대한 의미를 알아보았다. This study introduces various expressive types and classifying methods of TV advertisement which has been classified through previous literature review and advanced research and furthermore analyzes the expressive types of domestic and overseas advertisement through the way to classify six dominants based on the Aristotle`s theory of drama`s plastic elements newly suggested by this researcher. Using the new way of classification by the theory of drama`s plastic elements, this article compares, analyzes, and classifies the 2009 and 2010 winners of the three greatest international advertising festivals, `Clio Awards`, `New York Festivals`, and `London International advertising Awards` whose authority has been acknowledged internationally. Moreover, this study analyzes the expressive types of local TV advertisement with the top 100 among the 2010 advertisements posted in the websites specialized in TV advertisement of which authority has been recognized domestically. For the analysis, two directors who once worked at the advertising agency specialized in producing CF and one advertisement image expert participated. Each type was explained, and the advertisements were analyzed cooperatively. Each expert was made to watch the advertisements through DVD or data file type movies and mark the plastic element playing roles as the strongest dominant among the six plastic elements in the proper types of TV advertisement styles. Through this analysis, this paper examines which type of TV advertisement is loved the most by local or overseas consumers and also the implications of the result.
