We report growth, structural, and electrical properties of epitaxial Ge layers on Si (001) wafers for next generation complementary metal oxide semiconductor devices. The epi-Ge layers were grown by solid source molecular beam epitaxy (MBE) at substrate temperatures (TG) varying from 200 C to 500 C. A two-step growth process, where an initial layer of thickness ~30 nm is grown at a substrate temperature of 250 C (except those grown below/at 250 C), and the remaining layer is grown at a higher temperature, was found to be an efficient approach to improve the crystal quality of the Ge layers. The epi-Ge on Si exhibits bulk hole-mobility as high as 736 cm2/V-s at room temperature. Ti/Ge/Ti metalsemiconductor-metal (MSM) back-to-back Schottky diodes, fabricated on these epitaxial Ge layers, show excellent electrical properties. Further, metal oxide semiconductor (MOS) capacitors fabricated with HfO2 as the gate oxide exhibit low leakage current density of 4.7 102 A/cm2 (at VgVFB ¼ 1 V) and mid-gap interface trap density of 5.0 1012cm2eV1.

A simple and efficient protocol for direct in vitro shoot multiplication and plant regeneration was established for an important aromatic medicinal plant, Alpinia calcarata. Preinduction of rhizome segments in medium containing 8.8 μM 6-benzylamino purine (BAP) rescued the buds from dormancy in 60% of the cultures. An average of 6.2 shoots were produced from rhizomatous bud explants on Murashige and Skoog (MS) medium supplemented with 5 μM BAP, 10 μM kinetin, and 2.5 μM α-Naphthalene acetic acid (NAA). The mother cultures retained their morphogenetic potential upto four subcultures and a maximum of 1.77-fold increase in shoot multiplication was recorded after the 3rd subculture. Rooting was simultaneously induced during subculture on shoot multiplication medium eliminating an additional step for rooting induction. Rooted plantlets were successfully acclimatized in pots in the greenhouse and subsequently established in the experimental garden without any visible symptoms of wilting and necrosis. The genetic fidelity of regenerated plants was evaluated by adapting to two PCR-based DNA marker techniques, Random Amplified Polymorphic DNA (RAPD) and Inter Simple Sequence Repeats (ISSR) which detected no variability in the in vitro multiplied plantlets of A. calcarata. This efficient method of clonal multiplication may be useful for commercial scale multiplication, and in situ and ex situ conservation of elite germplasm of A. calcarata.

The solid-water fluidized bed was investigated with a binary mixture of irregularly shaped sand particles. A binary mixture was produced by mixing particles of sand for different weight ratios. The influence of various operating parameters on minimum elutriation velocity was investigated. It was observed that the Ume decreases with the increase of the lighter particles in the binary mixture, and the Ume increases with the increase of column diameter. A simplified empirical correlation has been developed to predict minimum elutriation velocity with acceptable statistical parameters. Application concerning a hybrid of artificial neural network (ANN), and genetic algorithm (GA), is successfully predicted.
Magnetic and Dielectric Study of Fe-Doped CdSe Nanoparticles

Nanoparticles of cadmium selenide (CdSe) and Fe (5% and 10%) doped CdSehave been synthesized by soft chemical route and found to have cubic structure. The magnetic field dependent magnetization measurement of the doped samplesindicates the presence of anti-ferromagnetic order. The temperature dependentmagnetization (M-T) measurement under zero field cooled and field cooledconditions has also ruled out the presence of ferromagnetic component in thesamples at room temperature as well as low temperature. In order to estimate theanti-ferromagnetic coupling among the doped Fe atoms, an M-T measurement at500 Oe has been carried out, and the Curie-Weiss temperature θ of the sampleshas been estimated from the inverse of susceptibility versus temperature plots. The dielectric relaxation peaks are observed in the spectra of imaginary part ofdielectric constant. The temperature dependent relaxation time is found to obeythe Arrhenius law having activation energy ~ 0.4 eV for Fe doped samples. Thefrequency dependent conductivity spectra are found to obey the power law.

Image segmentation subdivided an image into its constituent regions or segments. This regions or segments of an image is known as ‘cluster’ and the method used for this is called ‘clustering method’. There are different methods or algorithms are out there to segment an image. There is a problem with those algorithms user has to supply the number of cluster in which it has to be segmented. Here we introduced a method using combination of both entropy of RGB color component and histogram to automatic determination of cluster present in a color image.

The presence of trace level (<1 ppm) carbonate ion in the interlayer space of MgAl-LDH has been estimated by ion chromatography technique using a novel inverse chemical suppression method using 0.5 mM H2SO4 as mobile phase and 25 mM LiCl as regenerating solution. The presence of carbonate ion in the LDH structure was found to affect the anion exchange capacity of MgAl-LDH. This has been illustrated by carrying out anion exchange of nitrate ion in the MgAl-LDH structure with chloride ion. The importance of this simple but accurate technique for the carbonate ion estimation is demonstrated and reported in this communication.
