전송 모의실험을 통한 전계흡수 광변조기의 파장왜곡 특성해석

The chirping characteristics of InGaAsP electroabsorption modulatiors have been analyzed. The effective .alpha. parameters for large signal modulation were estimated by comparing the pulse shape after fiber transmission with constant chirping assumption.We investigated the structure and the operating condition of the modulator to improve the chirping characteristics. The .alpha. parameters were calculated as the function of wavelength detuning and the bias voltage. To minimize the chirping performance, high bias voltage and a small wavelength detuning and the bias voltage. An negative .alpha. value is achieved at the wavelength detuning below 30meV with a proper bias voltage so that pulse compression effect was expected.

An optimize delectroabsorption modulator structure is designed for high speed optical communication systems considering the extinction efficiency, operating bandwidth, polarization loss, and wavelength chirping. the operating wavelength region is $1.55\mu\textrm{m}$ and the deep ridge structure is adapted for th eminimum polarization loss. Simulations show that the absorption layer thickness larger than $0.25\mu\textrm{m}$, and the modulator length shorter than $200\mu\textrm{m}$ are required for the bandwidth over 10GHz. To obtain the modulatiron efficiency over 10dB/V, a wavelength detuning needs to be determined less than 40meV.

최근 광 증폭기의 개발로 광통신에서 광전력의 크기는 조절이 가능하나 전송속도를 크게하기 위해서는 광 변조시 발생하는 처핑을 최소화 해야 한다. 본 논문에서는 10Gbit/s급 광통신 시스템을 위한 광 흡수 변조기를 설계하고 그 특성을 고찰하였다. 흡수층 구조는 대역폭, 구동전력 대 소광비 효율, 그리고 편광손실을 모두 고려하여 결정하여야 한다. 1.46㎛ 밴드갭 파장을 갖는 흡수층의 경우 10dB/V이상의 소광비와 10GHz이상의 대역폭, 그리고 20dB 소광비에서 1.75dB이하의 편광손실을 얻을 수 있었다. Recently, the development of optical amplifier allows the optical power control in optical communication system. But still the minimum chirped lightwave signals during optical modulation are required for high data rate optical transmission systems. This paper describes the design of electroabsorption modulators for 10Gbit/s optical communication systems, and analyzes its operating characteristics. The bandwidth, the extinction ratio per unit voltage and the polarization loss were considered simultaneously to obtain the optimum absorption layer structure. The modulation efficiency over 10dB/V, the bandwidth over 10GHz and the polarization loss of 1.75dB at 20dB extinction were achieved with an absorption layer of 1.46㎛ bandgap.
10 Gbit/s 광통신 시스템을 위한 고효율 광 흡수 변조기의 설계

10Gbit/s 광통신 시스템을 위한 광 흡수 변조기를 흡수층 구조변화에 따라 최적화 하였다. 흡수층 물질은 1.55㎛ 파장 대역을 고려하여 InGaAsP 벌크물질을 사용하는데 Tharmalingam의 식에 의한 이론적인 흡수계수를 구했고 Ridge구조의 단면을 Marcatili방법을 통하여 2차원 광 도파로로 해석했으며, 균일전계가정을 적용했다. 흡수층 구조는 대역폭, 구동전력 대 소광비 효율, 그리고 편광손실을 모두 고려하여야 한다. 1.46㎛ 밴드갭 파장을 갖는 흡수층의 경우 10dB/V이상의 소광비와 10㎓이상의 대역폭, 그리고 20㏈에서 1.75㏈이하의 편광손실을 얻을 수 있었다. The optimized design of electroabsorption modulators were performed for 10Gbit/s optical communication systems. Considering the 1.55㎛ operating wavelength region, InGaAsP bulk material was used for the absorption layer. The absorption coefficient was evaluated by the equation of Tharmalingam and the cross-section of the ridge was analyzed by the Marcatili method. The uniform field approximation was adapted. The bandwidth, the extinction ratio per unit voltage and the polarization loss were considered simultaneously to obtain the optimum absorption layer structure. The modulation effciency over 10㏈/V, the bandwidth over 10㎓ and the polarization loss of 1.75㏈ at 20㏈ were achieved.
