    With the advent of the Fourth Industrial Revolution, next-generation electronic
    devices are becoming increasingly multifunctional, miniaturized, flexible, and lightweight.
    Consequently, electronic components are also evolving toward miniaturization, precision,
    and high integration to accommodate these trends. As a result, solder pastes, essential
    materials for bonding semiconductor-containing electronic components to substrates, are
    now required to exhibit superior properties to address the demands of finer-sized
    components, precise printing technologies, and intricate patterns. The particle sizes of
    solder powders are progressively becoming finer, advancing from the widely used Type 4
    (particle size distribution: 20–28 μm) to finer grades such as Type 7 (2–11 μm) and even
    Type 8 (2–8 μm).
    During the operation of electronic devices, the associated heat generation induces
    metal ion diffusion within the solder joints and PCB substrates, particularly Cu substrates.
    This process accelerates the formation and growth of intermetallic compounds (IMCs) at
    the solder/Cu interface. Given their inherently brittle nature, IMCs can lead to failures such
    as cracks and fractures under external stresses, such as vibrations and impacts. Therefore,
    controlling the growth of IMC layers is crucial for ensuring the reliability of solder joints.
    This study investigates the suppression of IMC growth at the solder/Cu interface to
    enhance joint reliability by incorporating Graphene Oxide (GO) nanoparticles into
    Sn3.0%Ag0.5%Cu (SAC305) solder powder-based paste. Physical and chemical
    hybridization methods for incorporating GO nanoparticles into the solder paste were
    explored. Surface observations and elemental analyses were conducted using Transmission
    Electron Microscopy (TEM) and Scanning Electron Microscopy (SEM). Additionally,
    Zeta-Potential analysis was employed to determine surface charges, leading to the
    optimization of chemical attachment compositions. The hybridization approach, utilizing
    electrostatic forces to attach GO to SAC305 solder powder, was identified as the optimal
    method for fabricating SAC305-GO composite solder powder.
    The SAC305-GO composite solder powder was used to prepare a Type 7 solder paste,
    which was subsequently soldered onto Cu substrates. Accelerated aging was conducted at
    high temperature and humidity (85°C/85%RH) for 420 hours to promote IMC growth.
    Measurements revealed that the IMC layer thickness for the paste without GO was 1.53
    μm, whereas the paste containing 0.005 wt% GO exhibited a significantly reduced IMC
    thickness of 0.95 μm, reflecting a 37.9% suppression of IMC growth. Additionally, grain
    size analysis indicated a reduction in average grain length from 3.217 μm to 1.722 μm,
    corresponding to a 46.45% decrease due to the inclusion of GO.
    Furthermore, shear strength measurements of test specimens prepared by soldering
    chip resistors (3.2 mm × 1.6 mm × 0.55 mm) onto PCB substrates and subjected to
    isothermal aging at 150°C for 300 hours demonstrated a 10.207% reduction in shear
    strength for specimens without GO. In contrast, specimens with 0.005 wt% GO exhibited
    only a 3.054% reduction, confirming the mitigative effect of GO on mechanical property
    degradation.
    These results demonstrate that GO nanoparticles inhibit grain growth within metal
    grains under thermal energy, reducing grain size by approximately 46.45%. Additionally,
    GO restricts Sn diffusion at the Sn/Cu interface, leading to a 37.9% reduction in IMC
    growth. Consequently, this mitigates strength degradation caused by thermal fatigue,
    improving mechanical strength by approximately 7.153%.

    4 차 산업혁명 시대를 맞이하여 차세대 전자기기는 다기능화, 소형화, 유연화 및
    경량화 되고 있으며, 이에 따라, 전자부품 역시, 소형화, 정밀화 되어 고집적화된
    형태로 전자기기에 적용되고 있다. 따라서 반도체를 포함하는 전자부품을 기판과
    결합하는 솔더 페이스트 접합소재 또한 미세 사이즈 부품, 정밀한 인쇄 기술, 복잡한
    패턴 등에 대응하기 위해, 높은 수준의 물성이 요구되고 있다. 솔더 분말의 입자
    사이즈도 점진적으로 미분화 되고 있으며, 현재 범용적으로 사용되고 있는Type 4(입경
    분포: 20 ~ 28µm) 솔더 분말에서 더 미세 사이즈인 Type 7(입경 분포: 2 ~ 11µm), 심지어
    Type 8(입경 분포: 2 ~ 8µm) 솔더 분말로 제조 및 분급 기술이 발전하고 있다.
    전자기기의 사용 및 그로 인한 발열 현상은 솔더 접합부와 PCB(특히, Cu) 기판

    본 연구에서는 솔더/Cu 접합 계면에서의 접합 신뢰성을 향상시키기 위해
    Sn3.0%Ag0.5%Cu(SAC305) 솔더 분말 기반의 페이스트에 Graphene Oxide(GO) 나노
    입자를 도입하여, IMC 층의 성장을 억제하는 연구를 수행하였다. 솔더 페이스트에 GO
    나노 입자를 도입하기 위한 물리적, 화학적 혼성 방법에 대해 탐색하였으며,
    TEM(Transmission Electron Microscope), SEM(Scanning Electron Microscope)을 활용하여
    표면 관찰 및 원소 분석을 수행하였다. 또한, Zeta-Potential 분석을 통해 표면 전하
    측정함으로써 화학적 부착법의 최적 조성을 도출하였다. 최종적으로, SAC305 솔더
    분말과 GO 를 정전기적 인력을 통해 부착하는 방식으로 혼성화하여 SAC305-GO 복합
    솔더 분말 제조 방식을 GO 도입을 위한 최적의 방법으로 선정하였다.
    SAC305-GO 복합 솔더 분말을 적용하여 Type 7 솔더 페이스트 제조 후, Cu 기판
    위에 솔더링하여 준비된 솔더/기판 접합 시편을 고온/고습(85℃/85%RH) 가속
    환경에서 420시간 동안 IMC 성장을 유도하고 그 두께를 측정한 결과, GO를 함유하지
    않은 시편의 IMC 층 두께는 1.53 ㎛로 측정된 반면, GO 가 솔더 분말
    대비 0.005wt% 함량으로 첨가된 SAC305-GO 복합 솔더 분말이 적용된 페이스트

    처리하여 IMC 성장을 유도한 후, 시편의 전단접착 강도(Shear Strength)를 측정한 결과,
    GO를 함유하지 않은 시편에서 약 10.207%의 전단접착강도 감소가 발생한 반면, GO가
    솔더 분말 대비 0.005wt% 함량으로 첨가된 SAC305-GO 복합 솔더 분말이 적용된
    페이스트 시편에서는 전단 접착 강도 감소가 약 3.054%에 그쳐, GO 의 첨가가 기계적
    물성 저하를 완화함을 확인하였다.
    이러한 결과는 금속 결정립계 내부 GO 나노입자가 외부 열에너지에 의한 결정립
    성장을 방해하여 약 46.45%의 결정립 크기 감소를 유도하였으며, Sn/Cu 계면에서
