A 17.5 GHz VCO with 1/4 Frequency Divider Chain Based on 65-nm CMOS Technology

In this work, a 17.5-GHz voltage-controlled oscillator (VCO) integrated with a frequency divider chain of 1/4 division ratio has been designed based on a 65-nm CMOS technology. The VCO is implemented as a LC cross-coupled structure, which includes a 2-bit capacitor bank and switches for coarse frequency tuning and varactors for continuous tuning. The frequency divider chain is composed of a current-mode logic (CML) /4 frequency divider, CML-to-CMOS converter, and 50-Ω driver. The VCO exhibits a frequency tuning range from 16.3 GHz to 20.8 GHz, with -11.3-dBm output power at the center frequency of 17.5 GHz. The frequency divider chain converts the VCO oscillation frequency down to 4.4 GHz with an output power around 0 dBm. The total DC power consumption is 23.8 mW, and the circuit size including the pads is 600 × 700 mm2.
Design of InP HBT 230-GHz Frequency Multiplier Chain with a Multiplication Factor of 18

A x18 frequency multiplier chain has been designed in this work based on a 250-nm InP HBT technology. Three frequency multipliers are cascaded to form the integrated frequency multiplier chain: a 38-GHz frequency tripler, a 115-GHz frequency tripler, and a 230-GHz frequency doubler. The performances of the circuits are characterized based on simulation and presented in this paper, which will be verified with measurement when chip fabrication is completed. The 38-GHz cascode frequency tripler shows a saturated output power of 2.6 dBm at 38.3 GHz, while the 115-GHz single-balanced differential tripler exhibits an output power of 2.3 dBm at 115 GHz. With the 230-GHz frequency doubler, saturated output power of 3.2 dBm was obtained. The fully integrated multiplier chain shows a saturation output power of -3.4 dBm at 230 GHz, with a peak conversion gain obtained as -2.9 dB at an input power of -1.0 dBm. The 3-dB bandwidth is 27 GHz, covering a frequency range of 223 - 250 GHz.
A WR 3.4 x12 Frequency Multiplier Chain Based on InP HBT Technology

In this work, a x12 frequency multiplier chain has been developed in a 250-nm InP HBT technology for operation in the WR3.4 frequency band. The multiplier chain is composed of three frequency multipliers: a V-band frequency tripler, a D-band frequency doubler, and a WR3.4 frequency doubler. The V-band cascode frequency tripler exhibited a maximum output power of 0.83 dBm with a bandwidth of 59 - 72 GHz, while the D-band bootstrapped Gilbert-cell frequency doubler showed a maximum output power of 6.13 dBm with a bandwidth of 140 - 164 GHz. With the WR3.4 push-push frequency doubler, a maximum output power of 0.5 dBm was obtained with a bandwidth of 278 - 325 GHz. The fully integrated multiplier chain exhibited a saturation output power of 1.6 dBm at 300 GHz and a peak conversion gain of -3.6 dB at 3.5-dBm input power. The circuit operated over a frequency range of 246 - 318 GHz with up to 4.3-dB in-band output power variation. The total DC power consumption was 131mW.
