Effects of Rapid Thermal Annealing Temperature on Performances of Nanoscale FinFETs
Sengupta, M.,Chattopadhyay, S.,Maiti, C.K. The Institute of Electronics and Information Engin 2009 Journal of semiconductor technology and science Vol.9 No.4
In the present work three dimensional process and device simulations were employed to study the performance variations with RTA. It is observed that with the increase in RTA temperature, the arsenic dopants from the source /drain region diffuse laterally under the spacer region and simultaneously acceptors (Boron) are redistributed from the central axis region of the fin towards the Si/SiO2 interface. As a consequence both drive current and peak cut-off frequency of an n-FinFET are observed to improve with RTA temperatures. Volume inversion and hence the flow of carries through the central axis region of the fin due to reduced scattering was found behind the performance improvements with increasing RTA temperature.

Manifestation of heterotic genetic interaction was studied in different hybrids made between multivoltine recurrent backcross (RBL)/congenic lines (Con. L) during unfavourable season when temperature and relative humidity are > $30^{\circ}C$ and 86%, respectively. A few number of silkworm race or strain or breed like Nistari (N + p or Np) can sustain the temperature above 3$0^{\circ}C$ and RH above 86%. The present heterosis study screened a hybrid i.e., CB$_{5}$Lm5RBL1.${\times}$M$_{6}$DPC-LmE$^1$RBL and its reciprocal provided heterobeltiotic effect on survival by number and pupation rate at a magnitude of 20% (p < 0.01) and yield by weight of 10% (p < 0.01). Beside all the hybrids expressed heterosis over check - Nistari (N + p) with better quality silk. Therefore, aforesaid hybrid may be useful for utilization at commercial level during adverse seasons of West Bengal.gal.

Post-infectional biochemical changes due to Xanthomonas campestris pv. mori (Xcm) infection in five elite mulberry varieties viz., $S_1$, $S_{1635}$, $V_1$, RF $S_{175}$ and JRH was studied under inoculated condition. It was revealed that total soluble sugar and protein content was significantly declined in all the varieties due to X. campestris infection. Total phenol content was at par prior to inoculation in all varieties, but it was significantly increased in $S_1$, RF $S_{175}$, $S_{1635}$ and JRH 7 days after inoculation. The correlation coefficient (r) between total soluble sugar and total phenol content was found positive (r = 0.825) and statistically significant. Similarly, correlation coefficient (r) between total soluble protein and phenol content was found positive (r = 0.897) and statistically significant. The present study indicates that X. campestris infected leaves are nutritionally inferior in quality and the duration of phenol production in a mulberry variety play decisive role on disease resistance.nce.

N/A This work presents a comparative study of the morphology and structure related properties of thermoplastic elastomer blends based on SEBS/PP/Oil and dynamically vulcanized EPDM/PP/Oil. A combination of ruthenium oxide staining and low voltage scanning electron microscopy (LVSEM) was found to be suitable for the study of morphology of these highly oil extended blends. A close analogy was found in the mechanical, thermal and rheological properties of the two systems made in an internal Brabender mixer and co-rotating twin screw extruder. The morphology of the blends, as made by the two techniques, was found to be significantly different. In the case of TPVs, the blends made in the extruder had smaller EPDM domains and better tensile properties. In the case of SEBS, the blends made in the Brabender had more co-continuous phases and showed better tensile properties. Crystallization behavior of the isotactic polypropylene in the blends was found to be influenced by the type of rubber. Blends of SEBS/PP crystallized at a lower temperature than the TPVs. These differences were probably caused by differences in the nucleating ability of the two rubbers.
