The Sn-Pb eutectic solder bump formation ($150\mu\textrm{m}$ diameter, $250\mu\textrm{m}$ pitch) by electroplating was studied for flip chip package fabrication. The effect of current density and plating time on Sn-Pb deposit was investigated. The morphology and composition of plated solder surface was examined by scanning electron microscopy. The plating thickness increased wish increasing time. The plating rate became constant at limiting current density. After the characteristics of Sn-Pb plating were investigated, Sn-Pb solder bumps were fabricated in optimal condition of $7A/dm^$. 4hr. Ball shear test after reflow was performed to measure adhesion strength between solder bump and UBM (Under Bump Metallurgy). The shear strength of Sn-Pb bump after reflow was higher than that of before reflow.

The Internet reservation service is one of the most utilized internet services, specifically the agent efficiently supports this reservation services. The Agent will replace the repetitious reservation process and selectively offering the most proper service information. In this study, the user assisting agent system that can enable people to make reservation of public transportations through the internet is designed and implemented. This system consists of multiple agents that are Interface agent, 4ask agents and filtering agent. The interface agent is an arbitrator of this system that analyzes user's demand and integrate agent's result. And it has user-adaptive capability using case-based reasoning. There are three task agents if this system, it executes information gathering and information-change monitoring of each. Filtering agent extracts information only about reservation status in gathered information. Finally, this system is to offer integrated information of the reservation status about train and airplane and execute the simple-repetitious works for the reservation instead of user by agents. 인터넷 예약 서비스는 가장 많이 이용되는 인터넷 서비스 중의 하나이며, 특히 에이전트를 이용하면 효과적으로 인터넷 예약 서비스를 이용 할 수 있다. 에이전트는 반복적인 예약 과정을 대신하며 가장 적합한 서비스정보를 선별하여 제공한다. 본 연구에서 인터넷을 통해 대중적으로 이용되는 교통편의 예약을 할 수 있도록 하는 사용자 적응능력을 가지는 에이전트를 설계하고 구현하였다. 본 시스템은 인터페이스 에이전트와 태스크 에이전트 그리고 필터링 에이전트의 멀티 에이전트로 구성되었다. 인터페이스 에이전트는 사용자의 요구를 분석하고 에이전트들의 결과를 통합하는 시스템의 중재자 역할을 담당하고 사례를 기반으로 정보를 추론하여 사용자에 적응할 수 있는 능력을 가진다. 본 시스템에는 세 개의 태스크 에이전트가 존재하며 이들은 각각 정보를 수집하고 정보의 변화를 감시하고, 필터링 에이전트는 수집된 정보로부터 예약상황에 관련된 정보만을 추출한다. 결론적으로, 본 시스템은 기차와 항공기의 예약상황정보를 통합적으로 제공하며, 예약을 위한 단순하고 반복적인 작업 을 에이전트가 사용자를 대신하여 수행한다.

Background: Korean ginseng (Panax ginseng C. A. Meyer) is recognized for its medicinal properties. Because ginseng is cultivated for 4 – 6 years in one place, the growing environment can affect ginseng growth. Specifically, root growth can be altered by plant hormones, which in turn, affects crop yields. Among plant hormones, cytokinin is known to increase secondary growth by promoting cambium cell division. In addition, ethylene and propiconazole can regulate root development. In this study, the effects and interactions of cytokinin, ethylene, and propiconazole on four-year-old ginseng plants were analyzed. Methods and Results: Ginseng plants were treated with each hormone every two weeks. Cytokinin (6-benzylaminopurine, 500 μM) was applied to the soil, and 100 nM of propiconazole or 100 μM of ethylene was applied in combination with cytokinin. Root width and weight, and ginsenoside content of each plant were the highest when cytokinin and propiconazole were applied together. The highest number of buds was observed under cytokinin treatment. However, no significant differences were observed in shoot growth, except for stem width. Conclusions: The greatest effect on root development was observed when cytokinin and propiconazole were applied together, and ginsenoside content increased following hormone treatment.

As an adaptive control function generator, the CMAC (Cerebellar Model Arithmetic or Articulated Controller) based learning control has drawn a great attention to realize a rather robust real-time manipulator control under the various uncertainties. There remain, however, inherent problems to be solved in the CMAC application to robot motion control or perception of sensory information. To apply the CMAC to the various unmodeled or modeled systems more efficiently, it is necessary to analyze the effects of the CMAC control parameters on the trained net. Although the CMAC control parameters such as size of the quantizing block, learning gain, input offset, and ranges of input variables play a key role in the learning performance and system memory requirement, these have not been fully investigated yet. These parameters should be determined, of course, considering the shape of the desired function to be trained and learning algorithms applied. In this paper, the interrelation of these parameters with learning performance is investigated under the basic learning schemes presented by authors. Since an analytic approach only seems to be very difficult and even impossible for this purpose, various simulations have been performed with pre specified functions and their results were analyzed. A general step following design guide was set up according to the various simulation results.
ON LEARNING OF CMAC FOR MANIPULATOR CONTROL

Cerebellar Model Arithmetic Controller(CMAC) has been introduced as an adaptive control function generator. CMAC computes control functions referring to a distributed memory table storing functional values rather than by solving equations analytically or numerically. CMAC has a unique mapping structure as a coarse coding and supervisory delta-rule learning property. In this paper, learning aspects and a convergence of the CMAC were investigated. The efficient training algorithms were developed to overcome the limitations caused by the conventional maximum error correction training and to eliminate the accumulated learning error caused by a sequential node training. A nonlinear function generator and a motion generator for a two d. o. f. manipulator were simulated. The efficiency of the various learning algorithms was demonstrated through the cpu time used and the convergence of the rms and maximum errors accumulated during a learning process; A generalization property and a learning effect due to the various gains were simulated. A uniform quantizing method was applied to cope with various ranges of input variables efficiently.
전해도금에 의한 플립칩 무연 솔더 범프 제조에 관한 연구

The fabrication of Sn-Pb and Sn-Ag solder bump (150 ㎛ diameter, 250 ㎛ pitch) by electroplating was studied for flip chip package. As a preliminary experiment, the effect of current density and plating time on Sn-Pb and Sn-Ag deposit was investigated. The eutectic compositions of Sn-Pb and Sn-Ag were controlled and the Sn-37 wt.%Pb and Sn-3.5 wt.%Ag solder bumps were fabricated in optimal condition of 6A/d㎡, 4hr and 6A/d㎡, 1.5hr, respectively. The shape of humps was observed by SEM and ball shear test after reflow was performed to measure adhesion strength between solder bump and UBM(Under Bump Metallurgy). The shear strength of Sn-Ag bump fabricated by electroplating was higher than that of Sn-Pb.
