This study aims to develop a post-treatment technique for oxide semiconductors that minimizes substrate damage by employing fiber laser irradiation to investigate the material properties and electrical performance of solution-processed indium gallium oxide (IGO) thin-film transistors. In the rapidly growing flexible display industry, it is essential to anneal oxide semiconductors without damaging polyimide-based substrates. Unlike conventional excimer lasers widely used in LTPS production, this work analyzes the influence of fiber laser post-treatment on device performance.
First, IGO films with various In: Ga ratios were analyzed using UV-vis spectroscopy to evaluate light absorption at 355 nm, corresponding to the emission wavelength of the fiber laser. Based on UV-vis results and the electrical performance of TFTs with different Ga contents, an optimal composition ratio of In: Ga = 92.5:7.5 was selected. The IGO films were prepared by spin-coating and irradiated with fiber laser fluences of 0, 25, 50, 75, and 100 mJ/cm². GIXRD analysis confirmed that crystallinity increased with laser fluence, reaching a maximum at 50 mJ/cm², indicating that optimal laser energy enhances structural ordering.
XPS analysis revealed a similar trend, showing that the M-O bond fraction peaked at 50 mJ/cm²and then decreased, suggesting that laser irradiation influences both crystallinity and chemical bonding, thereby allowing control over electrical characteristics. AFM results demonstrated that the film surface remained undamaged at all fluences except 100 mJ/cm2, where melting and re-amorphization occurred. HRTEM analysis further confirmed the enhanced crystallinity of the laser-irradiated films.
Based on these findings, bottom-gate TFTs were fabricated and exposed to varying laser fluences for electrical characterization. The device irradiated at 50 mJ/cm2 exhibited the best performance, achieving a field-effect mobility of 36.74 cm2V-1s-1 and a threshold voltage of -0.06 V. Compared with untreated devices, both mobility and threshold voltage were significantly improved, demonstrating the effectiveness of fiber laser post-treatment.
This study validates the potential of fiber laser processing as a low-damage, high-efficiency method for enhancing oxide semiconductor performance. By simultaneously improving mobility and threshold voltage, it successfully overcomes the conventional trade-off relationship, providing a promising strategy for next-generation flexible display fabrication with improved process compatibility and device reliability.
