This paper presents a Hybrid Pixel Image Sensor architecture capable of achieving a wide dynamic range and high-precision photon detection under various illumination conditions. The proposed pixel integrates a Single-Photon Avalanche Diode (SPAD) and three Pinned Photodiodes (PPDs), supporting three adaptive operating modes—Analog Photon Counting (APC), Multi-PPD Charge Summation (MCS), and Digital Photon Counting (DC)—depending on the illumination level. In the low-light region, the APC mode utilizes the SPAD for analog photon counting, achieving high sensitivity and low noise performance. At medium illumination, multiple PPDs transfer their accumulated charges to a shared Floating Diffusion (FD) node, effectively expanding the Full Well Capacity and extending the dynamic range. In the high-light region, the DC mode employs SPAD-based digital photon counting, where an Active Recharging circuit ensures short dead time (20ns → 5ns) and stable recovery characteristics for accurate counting under irregular photon arrivals.
The sensor was implemented using a 110 nm backside-illuminated (BSI) CMOS process. The pixel pitch is 18.295 × 16.5 μm², and the total chip area is 5100 × 5100 μm². The design requires only 3.75 transistors per pixel, and the NMOS-only configuration enables low-power operation. In APC mode, the addition of a MIM capacitor increases the effective bit depth from 3 bits to over 6 bits. In MCS mode, increasing the number of PPDs from one to three achieves approximately 3× FWC enhancement (18.8k → 56.4k e⁻). In DC mode, the AR-assisted operation allows accurate photon counting even under high-illumination conditions.
The proposed hybrid sensor is expected to achieve a dynamic range exceeding 109 dB, while improving the photodiode area efficiency by 164% compared to a conventional hybrid pixel design, enabling higher integration density and enhanced overall imaging performance.
