        Contact Resistance Reduction between Ni-InGaAs and n-InGaAs via Rapid Thermal Annealing in Hydrogen Atmosphere

        Recently, Ni-InGaAs has been required for high-performance III-V MOSFETs as a promising self-aligned material for doped source/drain region. As downscaling of device proceeds, reduction of contact resistance ($R_c$) between Ni-InGaAs and n-InGaAs has become a challenge for higher performance of MOSFETs. In this paper, we compared three types of sample, vacuum, 2% $H_2$ and 4% $H_2$ annealing condition in rapid thermal annealing (RTA) step, to verify the reduction of $R_c$ at Ni-InGaAs/n-InGaAs interface. Current-voltage (I-V) characteristic of metal-semiconductor contact indicated the lowest $R_c$ in 4% $H_2$ sample, that is, higher current for 4% $H_2$ sample than other samples. The result of this work could be useful for performance improvement of InGaAs n-MOSFETs.

        A Study on Contact Resistance Reduction in Ni Germanide/Ge using Sb Interlayer

        In this paper, the decrease in the contact resistance of Ni germanide/Ge contact was studied as a function of the thickness of the antimony (Sb) interlayer for high performance Ge MOSFETs. Sb layers with various thickness of 2, 5, 8 and 12 nm were deposited by RF-Magnetron sputter on n-type Ge on Si wafers, followed by in situ deposition of 15nm-thick Ni film. The contact resistance of samples with the Sb interlayer was lower than that of the reference sample without the Sb interlayer. We found that the Sb interlayer can lower the contact resistance of Ni germanide/Ge contact but the reduction of contact resistance becomes saturated as the Sb interlayer thickness increases. The proposed method is useful for high performance n-channel Ge MOSFETs.

      • Molecular structures, chemical properties and biological activities of polysaccharide from <i>Smilax glabra</i> rhizome

        <P><B>Abstract</B></P> <P>The water-soluble crude polysaccharides, extracted from the rhizome of <I>Smilax glabra</I>, were fractionated using an anion exchange chromatography, yielding two fractions, F<SUB>1</SUB> and F<SUB>2</SUB>. The crude and fractions (F<SUB>1</SUB> and F<SUB>2</SUB>) mainly consisted of carbohydrates (66.7%–91.1%), proteins (7.30%–23.9%) and minor amount of sulfates (1.60%–9.40%). Glucose was the major monosaccharide unit of the polysaccharides with different levels of sugar constituents including galactose, arabinose, rhamnose and mannose. The molecular weight (M<SUB>w</SUB>) of crude and fractions ranged from 32,102–6.3 × 10<SUP>3</SUP> g/mol. The crude and fractions could stimulate RAW264.7 cells to release nitric oxide and cytokines via up-regulation of their mRNA expression by the activation of NF-κB and MAPKs pathways. The related pattern recognition receptors (PRRs) on the surface of the cells appeared to be TLR2 and CR3. The GC–MS analysis revealed that the main backbone of the most immune-enhancing F<SUB>2</SUB> was (1 → 4)-linked glucose and galactose chain with minor linkages of (1 → 6)-galactose, (1 → 3)-mannose, (1 → 2)-rhamnose and (1 → 5)-arabinose with some branches at C-3 and C-4 rhamnose, or C-6 galactose.</P> <P><B>Highlights</B></P> <P> <UL> <LI> Polysaccharide was extracted and purified from <I>Smilax glabra</I> rhizome. </LI> <LI> Two fractions were obtained by DEAE Sepharose fast flow column fractionation. </LI> <LI> The molecular weight of crude and fractions ranged from 32,102 to 6.3 × 10<SUP>3</SUP> g/mol </LI> <LI> The <I>Smilax glabra</I> polysaccharide was appeared enhanced RAW264.7 cells activity. </LI> <LI> The most immune-enhancing F<SUB>2</SUB> polysaccharide mainly consisted of (1 → 4)-linked galactose </LI> </UL> </P>

      • Synthesis and phase transition behavior of well-defined Poly(arylene ether sulfone)s by chain growth condensation polymerization in organic media

        <P><B>Abstract</B></P> <P>A series of well-defined poly(arylene ether sulfone)s (PESs) as a rod-type block was synthesized by chain-growth condensation polymerization from a diphenyl sulfone-type initiator containing a fluorine leaving group and an allyl moiety. Interestingly, these oligomeric PESs exhibited lower critical solution temperature (LCST)-type phase transition behavior in organic solvents, i.e., 1,2-dimethoxyethane (DME) and chloroform. The clouding point temperature was affected by the molecular weight and concentration of the polymers. The cloud temperature decreased as the molecular weight polymers and the concentration of polymer solution increased. And also two series of rod-coil type poly(arylene ether sulfone)-<I>b</I>-polylactides were synthesized by controlled ring-opening esterification polymerization of <SMALL>DL</SMALL>-lactide with a PES-derived macroinitiator in which the allyl group was transformed into an aliphatic hydroxyl group by a thiol-ene click reaction.       • AI기반 객체 검출 알고리즘을 이용한 오리 검출에 관한 연구

        오리를 사육하기 위해 오리 축사의 환경을 청결하게 유지하고 오리 개별 개체를 관리해야 한다. 특히 오리 축사 안에서 오리가 넘어지거나 폐사하게 되면 즉시 처리해 주어야 한다. 본 연구는 효과적인 오리 사육을 위해 AI기반 객체 검출 알고리즘을 이용하여 오리 개별 개체를 실시간으로 검출하고 오리의 상태를 인식하는 방법을 제안한다. 객체 검출(Object detection)이란 입력 영상이 주어질 때, 영상 내에 존재하는 모든 객체(Object)에 대해 분류(Classification)와 지역화(Localization)를 수행하는 작업을 의미한다. 오리 축사에서 오리를 실시간으로 모니터링 하기 위해 객체 검출 알고리즘을 사용하고 성능에 대한 평가는 객체 검출에 걸리는 시간과 객체를 검출하는 정확도로 측정한다. 오리 개체를 검출하는 속도를 빠르게 하고 검출 정확도를 높이기 위해 딥러닝 기반 객체 검출 네트워크인 RetinaNet을 사용하였다. 딥러닝 학습에 사용된 오리데이터는 오리 축사로부터 제공받은 2021년, 2022년 2년간의 영상 데이터를 수집, 가공 하여 사용하였고 학습데이터와 검증데이터의 비율을 9대 1의 비율로 나누어 학습 및 검증을 진행하였다. 최종 결과는 학습 및 검증에 사용된 영상과 별개의 영상을 사용하여 결과를 눈으로 확인하였다. 제안된 방법을 통해 자동으로 오리 개별 개체를 실시간으로 모니터링 할 수 있고 오리 축사에서의 인적 자원의 최소화 및 스마트팜 에 활용될 것으로 기대된다.

        중등 영어과 임용시험에서의 학술어휘 빈도와 분포: 코퍼스 기반 연구

        The main purpose of this study is to identify the frequency and distribution of academic words in the four fields (English education, English linguistics, English literature, general English) of the Secondary English Teacher Recruitment Exams (SETRE). In order to do so, four sub-corpus was constructed based on the test items of SETRE administered from 2002 through 2021. The numbers of tokens in each subcorpus were 49,957 (English education), 26,908 (English linguistics), 21,326 (English literature), and 32,496 (32,496). And then, the frequency and distribution of academic vocabulary were analyzed with AntWordProfiler (Anthony, 2014). The numbers of academic vocabulary that appeared in four each sub-corpus were 435 (general English), 409 (English education), 333 (English linguistics), and 242(English literature). All academic words appeared in each sub-corpus were listed in tables according to frequency. Pedagogical implications and suggestions for further research were also suggested.

        중등학교 영어 학습부진학생 지도의 효과: 메타분석

        This paper aims to investigate the overall effects of English language instruction for underachievers in the secondary school through a quantitative meta-analysis, and draw implications for effective remediation. To achieve this aim, 59 experimental studies were collected and analyzed in terms of 7 sub-categories such as publication type, school type, region, treatment period, and dependent variables like linguistic and affective domain. Statistical data from individual research cases were analyzed and synthesized according to systematic and conventional procedures for meta-analysis. The result showed that the mean effect size of English instruction for underachievers at the secondary school was 1.240, which is above the large effect (d=.80). It was also found that studies conducted in small cities had the larger effect than one in metropolitan cities. Among dependent variables, the effect size in grammar was higher than in other linguistic skills and knowledge, and the effect sizes in learning attitude and interest were bigger than in anxiety. Pedagogical implications and suggestions from the findings were also discussed for further research.
