W-대역 전력증폭 및 저잡음증폭 MMIC의 국내개발 및 모듈 제작 결과

소형 레이더 센서에 적용할 목적으로 W-대역의 핵심부품인 전력증폭 MMIC 칩 및 스위치 및 저잡음 증폭 MMIC 통합 칩을 국내설계하고 각각 OMMIC사의 60nm GaN 공정과 Winsemi.사의 0.1㎛ GaAs pHEMT 공정으로 제작하고 이를 모듈화하였다. 국내개발 MMIC 중에서 W-대역 전력증폭 MMIC는 송신모듈로 제작후 출력 값 27.7 dBm로 측정되었고, 스위치와 저잡음증폭 통합 MMIC는 수신모듈로 제작후 잡음지수는 9.17 dB로 분석 결과와 근사한 측정 결과를 보였다. 또한 온도 시험을 통해서 그 결과를 분석하였는데 송신모듈은 고온에서 상온과 출력에서 1.6 dB 편차를 보였고 수신모듈은 고온과 저온 모두 포함하여 2.7 dB의 편차를 보였으나 상온과 비교하여서는 1.4 dB 상승하였다. 온도시험까지를 포함하는 결과를 확인한 바와 같이 소형 레이더 센서의 송수신기에 W-대역 국내 개발 MMIC 칩을 적용 가능할 것으로 판단된다. For the purpose of Application to the small radar sensor, the MMIC Chips, which are the core component of the W-band, was designed in Korea according to the characteristics of the transceiver and manufactured by 60nm GaN and 0.1㎛ GaAs pHEMT process. The output power of PA is 28 dBm at center frequency of W-band and Noise figure is 6.7 dB of switch and LNA MMIC. Output power and Noise figure of MMIC chips developed in domestic was applied to the transmitter and receiver module through W-band waveguide low loss transition structure design and impedance matching to verify the performance after the fabrication are 26.1~27.7 dBm and 7.85~10.57 dB including thermal testing, and which are close to the analysis result. As a result, these are judged that the PA and Switch and LNA MMICs can be applied to the small radar sensor.

위성용 TR모듈이 지상용 또는 항공용 TR모듈과 다른 점은 높은 레벨의 진동, 충격과 같은 발사환경과 우주방사능, 진공, 온도 변화와 같은 궤도환경 고려가 필요하다는 것이다. 따라서 지상용 또는 항공용 요구사양과는 다른 전기적, 구조적 조건을 요구한다. 이에 따라 서론에서는 발사환경, 궤도환경에 대해서 서술하고, 본문에서는 위성용 TR모듈에서 GaN의 활용과 요구되는 조건을 충족하기 위한 설계 과정을 기술한다. 특히, 부품선정부터 Derating&RF Budget 설계, 공정설계, 열해석까지 각각 단계에서 고려할 설계요소에 대해서 서술한다. TR module using in satellite must consider discriminative electrical and mechanical requirements compare to the one using in ground and aircraft system since not only the environment level of vibration and shock during the launch stage but also the level of radiation, vacuum and thermal variation from orbit environment are more severe than atmosphere condition. This paper describes the environmental conditions of launch and the orbit and, suggests design method of TR module applying GaN to satisfy the unique environmental requirements of satellite systems by especially focusing on parts selection, derating design, RF budget design, manufacturing process design, and thermal design of TR module.
