$SiO_2$ and polycrystalline Si layers were sequentially grown on (100) Si. NiSi was formed on this substrate from a 20nm Ni layer or a 20nm Ni/5nm Ti bilayer by rapid thermal annealing (RTA) at $300~500^{\circ}C$ to compare thermal stability. In addition, MOS capacitors were fabricated by depositing a 20nm Ni layer on the Poly-Si/$SiO_2$substrate, RTA at $400^{\circ}C$ to form NiSi, $BF_2$ or As implantation and finally drive- in annealing at $500~800^{\circ}C$ to evaluate electrical characteristics. When annealed at $400^{\circ}C$, NiSi made from both a Ni monolayer and a Ni/Ti bilayer showed excellent thermal stability. But NiSi made from a Ni/Ti bilayer was thermally unstable at $500^{\circ}C$. This was attributed to the formation of insignificantly small amount of NiSi due to suppressed Ni diffusion through the Ti layer. PMOS and NMOS capacitors made by using a Ni monolayer and the SADS(silicide as a dopant source) method showed good C-V characteristics, when drive-in annealed at $500^{\circ}C$ for 20sec., and$ 600^{\circ}C$ for 80sec. respectively.

5~10nm 두께의 얇은 산화막 위에 $\alpha$-실리콘과 Co/Ti 이중막을 순차적으로 증착하고 급속열처리하여 코발트 폴리사이드 전극을 만든 후, SADS법으로 다결정 Si을 도핑하여 MOS 커패시터를 제작하였다. 이때 drive-in 열처리조건에 따른 커패시터의 C-V 특성과 누설전류를 측정하여, $\textrm{CoSi}_{2}$의 열적안정성과 도판트 (B 및 As)의 재분포가 Co-폴리사이드 게이트의 전기적 특성에 미치는 영향을 연구하였다.$ 700^{\circ}C$에서 60~80초간 열처리시, 다결정 Si층의 도핑으로 우수한 C-V 특성과 낮은 누설전류를 나타냈으나, 그 이상 장시간 또는 $900^{\circ}C$의 고온에서는 $\textrm{CoSi}_{2}$의 분해에 따른 Co의 확산으로 전기적 특성이 저하되었다. SADS법으로 Co-폴리사이드 게이트 전극을 형성할 때, 도판트가 다결정 Si층으로 충분히 확산되는 것뿐만 아니라, $\textrm{CoSi}_{2}$의 분해를 억제하는 것이 매우 중요하다. Amorphous Si and Co/Ti bilayers were sequentially evaporated onto 5- 10nm thick $\textrm{CoSi}_{2}$ and rapidly thermal-annealed(RTA) to form Co-polycide electrodes. Then, MOS capacitors were fabricated by doping poly-Si using SADS method. The C-V and leakage-current characteristics of the capacitors depending upon the RTA conditions were measured to study the effects of thermal stability of $\textrm{CoSi}_{2}$ and dopant redistribution on electrical properties of Co -polycide gates. Capacitors RTAed at $700^{\circ}C$ for 60-80 sec., showed excellent C-V and leakage-current characteristics due to degenate doping of poly-Si layers. But for longer time or at higher temperature, their electrical properties were degraeded due to $\textrm{CoSi}_{2}$ decomposition and subsequent Co diffusion. When making Co-polycide gate electrodes by SADS, not only degenerate doping of poly-Si layer. but also suppression of have been shown to be very critical.

This paper is the analysis of Chinese characters species on four kinds of Korean traditional elementary textbooks. Four kinds of Korean traditional elementary textbooks are Yuhap(類合), Hunmongjahoe(訓蒙字會), Sinjeung Yuhap(新增類合), Ahakpyeon(兒學編). The common features on the four kind of textbooks are as follows: First, they criticize Cheonjamun(千字文). Second, they follows the classification system. Third, there is no duplicated character in respective textbook. The results of analyzing character species are as follows. First, the number of chinese character on four kinds of textbooks is 9872 and the number of character except the duplicated character on four kinds of textbooks is 5096. Second, the number of character which belong to appearance frequency 3 above is 1466. These 1466 characters can be defined as Commonly-used Characters(常用字). Third, Yuhap(類合) contains the largest number of characters appearance frequency 3 above and contains the fewest number of character appearance frequency 1. So Yuhap(類合) is worth to learn. Fourth, The results of comparison between 5096 characters and The basic Chinese characters for chinese classics education(한문교 육용 기초한자), Modern Chinese Character Set for Common Use(현대한어상용자표) are as follows: The basic Chinese characters for classical chinese education has a currency in ancient and modern chinse character education. 5096 characters have the practical effect of the information exchange in a cultural area of Chinese character.
플립러닝과 질의응답 기반 중국어문법작문 수업 사례 고찰

This paper first introduces the case of Chinese grammar writing classes from 2014 to 2018. To address the problems raised in the class case, the preceding study is reviewed for Flipped Learning, motivation, and Question-Answer Teaching Method. Finally, classes based on Flipped Learning and Question-Answer Teaching Method are designed and applied to classes. The effects are analyzed through a lecture evaluation and reflection log. Classes for Chinese grammar writing in 2019 can be divided into pre-class, in-class, and after-class. Pre-learning through online lectures and practice questions before class, Q&A during class, and evaluation after class. In particular, it was effective to create motivation for learning and to resolve questions through questions-answer teaching method in class. In particular, it was possible to improve learning efficiency by repeatedly learning the same contents through pre-learning, classe, times evaluations.

“LiBian”(『隷辨』) is one of “LiShu”(隷書) dictionary. The author is Gu Ai-ji of Qing dynasty. A total of eight volumes, the first volume to the fifth volume is equivalent to this article, sixth volume to eighth volume is equivalent to the appendix. This study is an analysis target on first volume to the fifth volume. Section 2, we first translate the preface of “LiBian”(『隷辨』) into Korean. And then analyze in the arrangement order, descriptions, notes in the text. Section 3, we divide the notes into five categories and six subclasses according to the content. The note is a form used by ancient editors for supplemental explanations, because it reflects the research results or editors of the book at that time, so it has some academic value. The commentary of “LiBian”(『隷辨』) discourse also reflects the achievements of Qing Dynasty`s research on the official script on the stone(碑隷) and Libian(隷變). To sum up, the contents of “LiBian”(『隷辨』) have a lot of errors, but also has some reference value.
조선시대 4종 문자교육용 교재의 표제자 선정 기준 고찰

The author focuses on the addition of the title character and the common character, and analyzes the title character and the common character in the 11 groups, and explores the four kinds of Joseon Dynasty characters textbooks selection standard. The results of the analysis are summarized as follows. First, the relationship between the title character and the common character can be divided into two categories. Second, the title character of the four kinds of Joseon Dynasty characters textbooks is inconsistent, and selection standard of the title character is also inconsistent. Thirdly, the criteria for selecting the title character can be summarized as the simplicity of writing and the clarity of phonetic or verbal functions.
