Tunneling Enhanced Structure for Improving the Performance of Ultraviolet Light-emitting Diodes

The novel AlGaN-based ultraviolet light-emitting diode (UV-LED) with a tunneling enhancement structure is proposed. The tunneling enhanced structure consists of an ITO layer, an extremely thin AlN layer, and a p+-GaN layer. Under forward bias, compared to traditional devices, tunneling enhanced UV-LEDs can shorten the width of the tunneling region. In addition, the dielectric constant of the AlN layer in the tunnel area is small, which can effectively increase the transport of holes from the ITO layer to the MQWs active region. Due to the increased hole concentration and drift speed, for a 300 ㎛ × 254 ㎛ UV-LED chip, the optical output power increased by 19.6% at 120 ㎃. Therefore, the proposed tunneling enhanced structure provides a simple and effective way to increase the light output power of UV-LEDs.

The paper recognizes Mongolian Name and Location using conditional random field model and rules based method. According to the characteristics of Mongolian Names and Location, we selected 5 kinds of characteristics as the CRF model’s feature, for the category name, the paper adopted the method based on rules. Finally, we correct errors and recall Names and Locations using dictionaries and rules. About organization, we proposed some rules and a knowledge based method. According to the grammatical characteristics of Mongolian organization name, the research summed up the constitution of simple organization name and composite organization name, designed an effective recognition rules and the corresponding knowledge base, realized the recognition of Mongolian organization name.

Due to global warming, high temperature has become the main abiotic stress affecting plant growth worldwide. LysM-containing receptor-like kinase 4 (LYK4) is the receptor for chitin, and ERECTA(ER) is a key factor in plant tolerance to high temperature. In this study, we constructed a chitin-induced chimeric LYK4-ER gene, in which the extracellular region and transmembrane domain of the LYK4 gene are fused with the intracellular region of the ER gene. Colony PCR, RT-PCR and western blot analyses of LYK4-ER transcription in plants, confirmed that the LYK4-ER gene was successfully constructed and transferred into Arabidopsis. The LYK4-ER gene localized to the cytomembrane and cytoplasm in vivo because of the binding properties of the transmembrane domain of the LYK4-ER gene to the cell membrane. The transgenic plants showed a higher germination rate and germination index as well as a shorter mean germination time than the wild-type plants, indicating that the LYK4-ER gene increases the heat tolerance of Arabidopsis. The lower H2O2 content and relative electrolytic leakage of the transgenic plants showed that the status of these plants under heat stress was improved. UPLC-MS/MS was used to analyze the phytohormones content, which suggested that the transgenic plants exhibited improved heat tolerance through jasmonic acid signal transduction pathways.
