The Mn-doped ZnO is of much interest as a material for spintronics because it shows ferromagnetic properties at room temperature. However, the origin of ferromagnetism in diluted magnetic semiconductor (DMS) of Mn-doped ZnO is still a controversial problem. In this study, the Mn:ZnO films were grown on sapphire(0001) by PLD method using ZnO target including Mn metal at growth temperatures ranging from 500 to 700℃. An optimized condition was obtained around 700℃. The magnetic behavior of Mn-doped ZnO was measured by using SQUID magnetometer. Mn doped ZnO thin films on sapphire (0001) exhibits a strong ferromagnetic behavior at room temperature in spite of paramagnetism slightly contributed to the total magnetic moment of the samples. EXAFS results revealed that Mn atoms substituted into the sites of Zn, and, suggest that the interaction among Mn could play an important role in the ferromagnetism of these samples.
