Al 도핑 HfO₂(HAO)는 고온에서도 강유전성이 유지되는 열 안정성이 우수하여 고온 공정이 포함된 3D 집적 소자 활용에 장점을 가진다. 그러나 최적 Al 도핑 농도가 3~4% 수준으로 낮고 도핑 윈도우가 좁아 공정 제어가 어렵다는 한계가 존재한다. 이러한 단점을 완화하기 위해 Discrete Feeding Method(DFM)를 활용하여 Al 도핑 HfO₂박막의 도펀트 분포를 개선하고 구조적, 전기적 특성 변화를 분석하였다.
동일 Al 농도 조건에서 Conv. HAO 박막과 DFM HAO 박막에 대해 ToF-SIMS 분석 시 DFM HAO에서 깊이 방향으로 보다 균일한 Al 도펀트 분포가 확인되었다. 그러나 10 nm 두께에서 잔류 분극(Pr) 비교 결과, 기대와는 달리 DFM HAO에서 분극값의 개선을 보이지 않았다. FORC 분석 결과에서는 DFM HAO에서 Conv. HAO보다 균일한 스위칭 필드 분포를 보였으며, Al 도펀트와 산소 공공(VO) 분포가 개선되어 내부 전계 분포가 균일해진 효과로 판단된다. 또한, 이러한 전계 분포 개선효과로 인해 동일 Pr 기준에서 Conv. HAO 대비 DFM HAO에서 더 양호한 endurance 특성을 보였다.
GIXRD을 통한 상(phase) 분석 결과, DFM HAO에서 t상 대비 o상 비율이 증가하고 비강유전상인 m상 비율 또한 증가하였다. 따라서 동일 Al 조성에서 DFM과 Conv. HAO 박막 간 o상 비율은 유사한 수준으로 예상되며, 그 결과 Pr 역시 동등 수준으로 나타나는 것으로 판단된다. DFM HAO에서 m상이 증가한 원인과 증가 억제 방안에 대해서는 추가 연구가 필요하다.
기존 공정으로는 HAO의 박막 두께를 세밀하게 조절하는데 한계가 있으나 DFM 공정을 활용할 경우 supercycle 내 cycle 수를 줄임으로써 10 nm 이하에서도 정교한 두께 제어가 가능하였다. 10 nm 이하에서 두께 변화에 따라 강유전 특성이 점진적으로 변화함을 확인하였으며, 두께 제어를 통해 박막 특성의 조절 및 최적화가 가능함을 보였다. 특히 6.5 nm 두께의 DFM 34:1 샘플은 Conv. 34:1 대비 2배 이상 큰 Pr을 보여 10 nm 이하 영역에서는 DFM을 통해 강유전성이 개선될 수 있는 가능성을 확인하였다. 또한 benchmark 비교 결과, DFM 34:1 샘플은 동일 두께에서 기존 연구와 동등하거나 더 양호한 분극(Pr) 특성을 가지나, endurance 측면에서는 장수명 소자 대비 열화된 특성을 보여 추가 개선이 필요하다.
종합하면, 본 연구는 최적 도핑 농도가 낮아 공정 제어가 어려운 Al doped HfO2에 DFM 공정을 도입하여 도펀트 분포를 개선하고, 이를 통해 내부 전계 균일화, 스위칭 거동의 균질화 및 내구성 개선을 실험적으로 확인하였다. 또한, DFM HAO의 두께를 정밀하게 제어함으로 지금까지 거의 다루어지지 않았던 HAO 두께–특성 상관관계를 sub-10-nm 영역까지 확장하여 확인하였다. 이러한 결과를 바탕으로 DFM 기반 ALD supercycle 설계가 초박막 강유전체 소자의 두께 스케일링 한계를 완화할 수 있는 유효한 공정임을 제시한다는 점에서 의의를 갖는다.

Al-doped HfO2 (HAO) exhibits excellent thermal stability, which makes it advantageous for 3D integrated devices involving high-temperature processes. However, its optimal Al concentration window is very narrow, which makes process control challenging. In this study, the discrete feeding method (DFM) was introduced to alleviate these process-related constraints by improving the dopant distribution in Al-doped HfO2 films, and the resulting structural and electrical property changes were systematically analyzed.
ToF-SIMS analysis was performed on films with identical nominal Al concentrations (54:1, 34:1) grown by conventional ALD (Conv. HAO) and by DFM (DFM HAO). The DFM HAO films were found to exhibit a more continuous and uniform Al dopant distribution along the depth direction. However, contrary to expectations, the remanent polarization (Pr) measured at a thickness of 10 nm did not show improvement in the DFM HAO films. First-Order Reversal Curve (FORC) analysis revealed a more homogeneous switching-field distribution in the DFM HAO. This behavior is interpreted as a consequence of improved Al dopant distribution together with a more uniform oxygen-vacancy (VO) distribution, leading to a more homogeneous internal electric field. Such dopant-engineering effects result in improved endurance characteristics for DFM HAO compared with Conv. HAO at a given Pr level.
GIXRD analysis showed that, in DFM HAO, the fraction of the o-phase relative to the t-phase is higher than in the Conv. HAO, while the fraction of the non-ferroelectric m-phase also increased. Therefore, at the same Al composition, the o-phase fraction in DFM and Conv. HAO films is expected to be comparable, which explains the similar Pr values observed in both films. The origin of the increased m-phase in DFM HAO films and strategies to suppress it require further investigation.
In conventional processes, precise control of HAO film thickness is limited. However, the DFM process enabled precise thickness control below 10 nm by reducing the number of cycles within a supercycle. Ferroelectric properties were found to change gradually with thickness in the sub-10-nm regime, demonstrating that film properties can be tuned and optimized through thickness control. In particular, the 6.5-nm-thick DFM 34:1 sample exhibited a higher Pr than Conv. 34:1 sample, indicating that ferroelectricity can be improved in the sub-10-nm regime.
Benchmark comparison suggests that the DFM 34:1 sample exhibit polarization (Pr) comparable to or superior to previously reported results at the same thickness, while its endurance performance remains inferior to that of long-lifetime devices, indicating the need for further improvement.
In summary, this study introduces DFM processing into the fabrication of Al-doped HfO2 and demonstrates that the dopant distribution can be improved, leading to internal-field homogenization, more homogeneous switching behavior and improved endurance. Furthermore, by precisely controlling the thickness of DFM HAO, the thickness–property relationship of HAO was systematically investigated down to the sub-10-nm regime, which has been scarcely explored to date. These results highlight that DFM-based ALD supercycle engineering is an effective processing approach for mitigating the thickness-scaling limitations of ultrathin ferroelectric devices.
