Mg/PVP/Au, Ag/PVP/Au 및 최적화된 Mg:Ag/PVP/Au 소자를 제작하고 비교 분석하였다.

Resistive Random-Access Memory (ReRAM) is considered a promising next- generation non-volatile memory technology due to its simple structure, low power consumption, fast switching speed, and scalability. Among various ReRAM systems, polymer-based electrochemical metallization (ECM) memory devices have attracted attention because of their low-cost fabrication, solution processability, and mechanical flexibility. However, their practical application is limited by unstable ion migration, uncontrolled conductive filament growth, and poor switching reliability. In this study, electrode engineering was employed to improve switching stability in Polyvinylpyrrolidone (PVP)-based ECM memory devices through the introduction of a Mg:Ag alloy active electrode. Mg/PVP/Au, Ag/PVP/Au, and optimized Mg:Ag/PVP/Au devices were fabricated and comparatively analysed. The optimized Mg:Ag/PVP/Au device exhibited stable bipolar resistive switching with lower operating voltage and improved switching uniformity compared with pure Mg and Ag devices. The alloy-based device demonstrated enhanced memory performance, including endurance exceeding 210 cycles, retention stability over 2.5 × 10³ s, and a high ON/OFF current ratio of approximately 10⁷. Electrical analysis revealed that the switching behaviour is governed by electrochemical metallization (ECM) combined with trap-controlled space-charge-limited conduction (SCLC). Ag acts as the primary filament-forming species, while the Mg-rich matrix suppresses excessive Ag⁺ diffusion and regulates conductive filament evolution, resulting in improved switching stability and reproducibility. controllable multilevel resistance states were achieved through modulation of compliance current and RESET conditions, demonstrating the potential for multi-bit storage applications. The optimized device also exhibited partially transient behaviour due to the water-soluble nature of the PVP switching layer, highlighting its feasibility for transient memory applications. Overall, this work demonstrates that Mg:Ag alloy electrode engineering is an effective strategy for improving conductive filament control and switching reliability in polymer- based memory devices.
