콜로이드 양자점 발광 다이오드(colloidal quantum dot light-emitting diodes, QD-LED)는 차세대 디스플레이와 고체 조명용 소자로서 매우 유망하지만, 청색 Cd-free 소자는 심각한 전하 수송 비대칭성, 트랩 매개 손실, 그리고 부족한 동작 안정성으로 인해 여전히 성능이 제한되어 있다. 본 학위논문에서는 청색 ZnSeTe/ZnSe/ZnS QD-LED에서 전하 수송, 트랩 상태, 전하 밸런스를 조절하기 위한 간단하고 화학적으로 최소 개입적인 전략으로서 제어된 리간드 스트리핑(ligand stripping)을 탐구한다. Native 리간드인 oleate를 새로운 리간드로 치환하는 대신, O-methylation 시약인 trimethyloxonium tetrafluoroborate (TMOTFB)를 이용하여 oleate 리간드를 부분적으로 제거하며, 이를 두 가지 상보적인 모드로 구현한다. 첫 번째는 용액 분산 상태의 QD를 처리하는 용액 상태 리간드 제거 (colloidal-state stripping, CSS) 이고, 두 번째는 미리 형성된 QD 박막을 고체 상태에서 처리하는 박막 상태 리간드 제거 (film-state stripping, FSS) 이다.
2장에서는 QD 합성, TMOTFB 기반 CSS/FSS 공정, 단일 캐리어 소자(HOD/EOD) 및 단층·이중 발광층을 갖는 QD-LED 제작을 포함하는 포괄적인 실험 프레임워크를 구축한다. 리간드 제거의 효과는 TGA 및 FTIR(리간드 함량), UV–Vis, PL, PLQY, TrPL(광학 특성 및 트랩 형성), PESA(밴드 가장자리 위치), AFM(박막 형태), 단일 캐리어 J–V 분석(트랩 제한 공간전하 제한 전류, SCLC 및 Murgatroyd형 모델을 이용한 모빌리티 추출), 정적 J–V–L 및 수명 측정(CE, EQE, LT50)과 transient EL(TrEL, 펄스 바이어스 하에서의 캐리어·엑시톤 동역학 분석)을 통해 체계적으로 규명한다.
단일 발광층 구조(3장)에서는 ZnSeTe/ZnSe/ZnS 코어/셸 구조와 청색 발광을 유지한 채 리간드 표면 밀도만 점진적으로 감소시키는 CSS 시리즈를 구현한다. UV–Vis 및 PL 측정 결과, 밴드갭과 발광 색도는 거의 변화하지 않는 반면, PLQY와 TrPL 수명은 스트리핑 강도가 증가함에 따라 단조롭게 감소하여, 코어 손상이나 응집이 아니라 표면 트랩 상태가 추가로 형성되고 있음을 시사한다. PESA는 가전자대 정점이 약 0.1 eV 범위 내에서 소폭 이동함을 보여주며, 이는 주입 장벽이 비교적 완만하게만 변화함을 의미한다. 이에 비해 단일 캐리어 측정에서는 전하 수송에 대한 강한 비대칭적 영향이 나타난다. 스트리핑이 강해질수록 정공과 전자 전류는 모두 감소하지만, 전자 수송이 훨씬 더 크게 억제된다. 전자 전류는 트랩 제한 Mott–Gurney형 SCLC (EOD), 정공 전류는 Murgatroyd형 전계 의존 SCLC (HOD) 모델로 피팅하여 유효 모빌리티를 추출한 결과, 무처리 Control에 비해 가장 강하게 스트리핑된 시료에서는 전자/정공 모빌리티 비가 거의 한 자릿수까지 감소하는 것을 확인하였다. 이러한 CSS QD를 발광층으로 도입한 QD-LED는 Control 대비 전류 효율이 향상되고 LT50가 약 3배까지 증가하여, 추가 트랩 형성과 PLQY 감소가 존재함에도 적절한 수준의 리간드 스트리핑이 전하 밸런스와 동작 안정성을 동시에 개선할 수 있음을 보여준다.
4장에서는 단일 발광층 개념을 넘어, 하나의 소자 안에 CSS 및 FSS로 처리된 QD 하층·상층을 결합한 이중 발광층 구조로 개념을 확장한다. FTIR과 AFM 분석 결과, FSS는 CSS보다 훨씬 더 많은 리간드를 제거하지만, 박막의 평탄하고 균일한 형태가 잘 유지됨을 확인하였다. 광학적으로는 CSS와 FSS 박막 모두 청색 발광 피크와 FWHM은 거의 동일하게 유지되지만, 특히 FSS에서 강한 PL 소광과 짧아진 TrPL 수명이 관찰되어 높은 트랩 밀도를 반영한다. Control, CSS, FSS 층을 포함하는 단일 캐리어 소자 분석 결과, 완만한 CSS는 주로 트랩 제한 손실을 증가시켜 전류를 감소시키는 반면, 강한 FSS는 QD 간 유기 장벽을 크게 얇게 만들어 정공과 전자 수송을 모두 크게 향상시키며, 특히 전자 수송의 상대적 증가가 더 두드러짐을 확인하였다.
이러한 수송 경향에 기반하여 세 종류의 QD-LED를 설계하였다. (i) Control 단층 발광 구조 (Device A), (ii) FSS 처리된 단층 발광 구조 (Device B), (iii) HTL 인접부에 FSS 하층을 배치해 정공 주입을 촉진하고, ETL 인접부에 CSS 상층을 배치해 전자 수송을 완화한 이중 발광층 구조(Device C)이다. 이 가운데 Device C가 가장 잘 균형 잡힌 전하 수송을 구현하였으며, 최대 전류 효율이 가장 높고 Device A 대비 LT50가 4배 이상 연장되는 결과를 보였다. TrEL 측정은 강한 PL 소광에도 불구하고 리간드 제거 박막에서 EL이 견고하게 유지되는 이유를 설명해 준다. 역바이어스 turn-off 조건에서는 비어 있는 트랩이 엑시톤을 효율적으로 소멸시켜 EL 감쇄를 빠르게 만들어, PL과 유사한 “트랩 지배” 상태가 나타난다. 반면 순방향 바이어스 동작 중에는 주입된 전하가 이러한 표면 트랩을 채우기 때문에, 이들이 더 이상 지배적인 비복사 재결합 중심으로 작용하지 못하고, 구조적으로 온전한 QD 코어로부터 높은 효율의 EL이 가능해진다.
종합하면, 본 논문은 리간드 제거와 트랩 형성이 단순히 최소화해야 할 부정적 효과가 아니라, 적절한 층 설계와 결합될 경우 특히 전자 수송을 선택적으로 제어할 수 있는 능동적 설계 파라미터가 될 수 있음을 보여준다. CSS/FSS 강도와 공간 분포, 그리고 이중 발광층 구조를 정밀하게 조절함으로써 정공과 전자 수송을 독립적으로 제어하고, 재결합 영역을 재배치하며, 청색 Cd-free QD-LED에서 보다 정밀한 전하 밸런스를 구현할 수 있다. 본 연구에서 제시한 설계 원리는 광대역갭 QD-LED에서 트랩과 전하 수송을 기반으로 한 전하 밸런스 공학을 가능하게 하는, 메커니즘적으로 정립되고 공정 친화적인 도구로서 제어된 리간드 스트리핑을 제안하며, 향후 다양한 양자점 발광체와 소자 구조로 확장 적용될 수 있을 것이다.

Colloidal quantum dot light-emitting diodes (QD-LEDs) are strong candidates for next-generation displays and solid-state lighting, yet blue, Cd-free devices remain limited by severe charge-transport asymmetry, and insufficient operational stability. This dissertation explores controlled ligand stripping as a simple, chemically minimalist strategy to tune charge transport, trap states, and charge balance in blue ZnSeTe/ZnSe/ZnS QD-LEDs. Instead of replacing native ligands with new species, native oleate ligands are partially removed using the O-methylation reagent trimethyloxonium tetrafluoroborate (TMOTFB), implemented in two complementary modes: colloidal-state stripping (CSS), where QDs are treated in dispersion, and film-state stripping (FSS), where pre-formed QD films are modified in the solid state.
A comprehensive experimental framework is established in Chapter 2, including QD synthesis, TMOTFB-based CSS/FSS protocols, and device fabrication of single-carrier structures (HODs/EODs) and QD-LEDs with single and bilayer emissive layers. The effects of ligand stripping are probed using TGA and FTIR (ligand content), UV–Vis, PL, PLQY, and TrPL (optical properties and trap formation), PESA (band-edge positions), AFM (film morphology), single-carrier J–V analysis (trap-limited SCLC and Murgatroyd-type models for mobility), steady-state J–V–L/EL and lifetime measurements (CE, EQE, LT50), and transient electroluminescence (TrEL) to access carrier and exciton dynamics under pulsed bias.
In single emissive layers (Chapter 3), CSS is used to generate a controlled series of QD samples with progressively reduced ligand coverage, while preserving the ZnSeTe/ZnSe/ZnS core/shell structure and blue emission. UV–Vis and PL show that the bandgap and emission color remain essentially unchanged, whereas PLQY and TrPL lifetimes decrease systematically with increasing stripping, consistent with additional surface trap states rather than core damage or aggregation. PESA reveals small (~0.1 eV) shifts of the valence-band maximum, indicating that injection barriers are perturbed only modestly. In contrast, single-carrier measurements show a strong, asymmetric impact on transport: both hole and electron currents decrease with stripping, but electron transport is suppressed far more strongly. Using trap-limited Mott–Gurney SCLC for EODs and Murgatroyd-type field-dependent SCLC for HODs, effective mobilities are extracted and the electron-to-hole mobility ratio is found to decrease by nearly an order of magnitude from the unstripped Control to the most strongly stripped sample. QD-LEDs incorporating intermediately stripped QDs display enhanced current efficiency and up to ~3 fold longer LT50 compared to the Control device, demonstrating that moderate ligand stripping can improve charge balance and stability even in the presence of additional traps and reduced PLQY.
Chapter 4 extends this concept from a single, uniformly treated emissive layer to bilayer architectures that combine CSS- and FSS-treated QD sublayers within one device. FTIR and AFM confirm that FSS removes a much larger fraction of ligands than CSS while preserving a smooth, uniform film morphology. Optically, both CSS and FSS films maintain nearly identical blue emission peaks and linewidths, but exhibit strong PL quenching and shortened TrPL lifetimes, particularly for FSS, indicating high trap densities. Single-carrier devices incorporating Control, CSS, and FSS layers reveal that mild CSS predominantly increases trap-limited losses and lowers current, whereas strong FSS substantially thins the interdot barrier and boosts both hole and electron transport, with a larger relative enhancement for electrons.
Guided by these transport trends, three QD-LEDs are designed: (i) a Control single-layer device (Device A), (ii) a FSS-treated single-layer device (Device B), and (iii) a bilayer device (Device C) with an FSS sublayer adjacent to the HTL to facilitate hole injection and a CSS sublayer adjacent to the ETL to moderate electron transport. Device C achieves the most balanced transport and simultaneously exhibits the highest current efficiency and more than ~4 fold extended LT50 relative to Device A. TrEL measurements clarify the apparent discrepancy between strongly quenched PL and robust EL in stripped films. Under reverse-bias turn-off conditions, empty traps efficiently quench excitons and accelerate EL decay, reflecting the trap-dominated PL-like regime. Under forward-bias operation, however, injected charges fill these traps, so they no longer act as dominant non-radiative centers during steady-state EL, allowing high-efficiency emission from structurally intact cores.
Overall, this dissertation demonstrates that ligand stripping and trap formation are not merely detrimental effects to be minimized, but can be deliberately harnessed as selective levers on charge transport when combined with appropriate layer design. By tuning the degree and spatial distribution of ligand stripping via CSS/FSS and bilayer emissive structures, it becomes possible to independently steer hole and electron transport, reshape the recombination zone, and realize improved charge balance in blue, Cd-free QD-LEDs. The design principles established here provide a mechanistic and practical foundation for using controlled ligand stripping as a scalable tool for trap-based charge-balance engineering in wide-bandgap QD-LEDs and can be extended to other quantum-dot emitters and device architectures.
