    2차원 전이금속 디칼코게나이드(TMD)인 MoS₂와 WSe₂는 차세대 전자 및 스핀트로닉스 소자를 위한 핵심 후보 물질로 주목받고 있다. 특히 반도체성 2H상과 금속성 1T상으로 대표되는 이 물질들의 다형성은 다양한 기능성을 제공한다. 그러나 금속 계면에서의 높은 접촉 저항과 칼코겐 공공(vacancy)과 같은 고유 결함의 영향은 실제 소자 구현에 있어 주요한 난제로 남아 있다. 본 연구에서는 밀도범함수 이론(DFT)과 비평형 그린 함수(NEGF)를 결합한 제일원리 계산을 통해 이러한 요인들을 체계적으로 탐구하였다. MoS₂(1T, 2H상) 및 WSe₂(2H상) 채널에 bare, Au, Bi 접촉을 적용하고, 각 시스템에 칼코겐 공공 유무 및 밀도를 조절한 총 25개의 소자 모델을 분석하였다. 계산 결과, 반금속 Bi 접촉은 페르미 준위 피닝을 완화하여 우수한 옴성 접촉을 형성하는 반면, 일반적인 Au 접촉은 높은 쇼트키 장벽을 유발함을 확인하였다. 칼코겐 공공은 이중적인 역할을 하는 것으로 나타났다. 전하 수송 측면에서는 반도체성 2H상에서 누설 전류를 유발하고, 금속성 1T상에서는 높은 밀도에서 국소화로 인한 '수송 갭'을 형성하여 전도성을 저해하는 부정적인 영향을 미쳤다. 그러나 스핀트로닉스 관점에서는, 이 공공들이 국소 자기 모멘트와 스핀 분극된 상태를 형성하는 필수적인 요소임이 밝혀졌다. 결정적으로, 접촉 금속의 선택이 이 스핀 상태의 활용을 좌우하였다.     Two-dimensional (2D) transition metal dichalcogenides (TMDs), such as MoS₂ and WSe₂, are prominent candidate materials for next-generation electronic and spintronic devices. Their polymorphism, particularly the semiconducting 2H and metallic 1T phases, offers diverse functionalities. However, significant challenges remain in realizing practical devices, primarily due to high contact resistance at metal interfaces and the influence of intrinsic defects like chalcogen vacancies. In this study, we systematically investigate these factors through first-principles calculations combining Density Functional Theory (DFT) and the Non-Equilibrium Green's Function (NEGF) formalism. We analyzed a total of 25 device models, encompassing MoS₂ (1T, 2H) and WSe₂ (2H) channels with bare, Au, and Bi contacts, each considered with and without chalcogen vacancies at varying densities. Our calculations confirm that semimetal Bi contacts form superior Ohmic contacts by mitigating Fermi level pinning, in stark contrast to traditional Au contacts which induce high-resistance Schottky barriers. We find that chalcogen vacancies play a dual role. For charge transport, they are detrimental, introducing leakage currents in the semiconducting 2H phase and inducing a 'transport gap' via localization in the metallic 1T phase at high densities. For spintronics, however, these vacancies are essential, creating localized magnetic moments and spin-polarized mid-gap states. Crucially, the choice of contact metal determines access to these spin states. The strong hybridization of Au is predicted to quench these local moments, whereas the weak van der Waals interaction of Bi preserves them. This work reveals a synergistic design principle for TMD-based spintronics: the deliberate introduction of vacancies to generate spin polarization, combined with the use of non-invasive semimetal contacts like Bi to efficiently inject and transport spin-polarized carriers. Our findings provide a comprehensive, atomistic understanding of the interplay between crystal phase, contacts, and defects, offering a clear pathway for engineering high-performance TMD electronic and spintronic devices.
