    Two properties of transistor are maximum speed of operation and high transconductance. The bipolar Inversion Channel Field Effect Transistor is a new type of bipolar device which utilizes a field induced inversion channel for source current injection rather than the conventional base region to improve speed of operation and transconductance. In this paper, the physical structure, energy band diagram, charge and voltage distribution, theory of operation and the output charateristics of BICFET are studied.
