The rapid expansion of data-intensive and AI-driven applications necessitates energy-efficient computing hardware capable of overcoming the von Neumann bottleneck and reducing system-level complexity. This dissertation presents a comprehensive investigation of van der Waals (vdW) ferroelectric devices for next-generation in-memory and neuromorphic computing, covering electrically reconfigurable logic-in-memory architectures and optically driven neuromorphic systems.
In the first part, a bidirectional-polarization-integrated FeFET (BPI-FeFET) is developed by combining in-plane ferroelectric SnS and out-of-plane ferroelectric CuInP2S6, enabling four stable resistance states through dual-directional polarization control. This device functions as both a two-bit nonvolatile memory and a dual-logic-in-memory unit, enabling direct transitions between memory states without intermediate erasing steps and supporting two logic operations executed in parallel, thereby significantly improving computational compactness and efficiency.
In the second part, a nonvolatile sequential-logic-in-memory (S-LiM) unit based on vdW FeFET is proposed to replace traditional volatile latches and discrete nonvolatile memory elements. By harnessing voltage-controlled ferroelectric switching, a single device performs six reconfigurable sequential logic operations and maintains long-term data retention, offering a unified hardware primitive for low-power edge-computing platforms that require frequent power cycling.
In the third part, an all-optical in-memory and neuromorphic computing platform is realized using a MoS2/CuInP2S6 heterostructure. Wavelength-tunable photoexcitation drives bidirectional ferroelectric polarization switching through distinct carrier dynamic mechanisms, enabling high-performance optical memory with robust retention and endurance. Beyond memory functionality, the device emulates key neuromorphic behaviors, including short- and long-term synaptic plasticity, paired-pulse facilitation/inhibition, and learning–forgetting dynamics, and further supports reconfigurable all-optical Boolean logic operations. Combined with wavelength-selective LTP/LTD, the device enables all-optical neuromorphic image recognition, demonstrating its strong potential for integrated photonic neural processing.
Overall, this dissertation establishes a unified framework for electrically and optically controlled vdW ferroelectric devices capable of logic, memory, and neuromorphic computation within a compact architecture. These results offer new insights into ferroelectric switching physics and provide practical design strategies for future low-power electronic, photonic, and hybrid computing systems.
