본 논문에서는 저선량 엑스레이 영상의 신호 의존적 잡음인 포아송-가우시안 잡음(Poisson-Gaussian noise)을 비 서브샘플 컨투어렛 변환(non-subsampled contourlet transform, NSCT) 영역에서 분석하고, 분석된 잡음 특성을 이용하여 잡음을 제거하는 방법에 관해 연구한다. 저선량 엑스레이 영상(low-dose X-ray image)의 잡음은 신호 의존적인 포아송 잡음과 신호 독립적인 가우시안 잡음이 혼합된 형태로 나타나며, 이를 포아송-가우시안 잡음이라 부른다. 저선량 엑스레이 영상에서 잡음의 제거는 인체에 가해지는 피폭량을 줄이면서 높은 신호 대 잡음 비(signal-to-noise ratio, SNR)의 영상을 얻을 수 있으므로 중요하다. 잡음을 효과적으로 제거하기 위해서는 먼저 잡음의 특성을 분석해야 하며, 분석된 잡음 특성에 적합한 잡음 제거 방법이 필수적이다. 저선량 엑스레이 영상의 잡음을 분석하기 위해 먼저 많은 양의 저선량 엑스레이 영상을 이용하여 이론적인 포아송-가우시안 잡음 모델과 실제 저선량 엑스레이 영상의 잡음을 비교한다. 잡음이 포함된 영상들의 평균과 분산을 각각 잡음이 없는 영상과 잡음의 파워 영상으로 가정하고, 이를 분석하여 실제 저선량 엑스레이 영상의 잡음과 잡음의 이론적 모델이 일치함을 확인한다. 다음으로 다중 스케일 변환(multiscale transform) 중 하나인 NSCT 영역에서 포아송-가우시안 잡음을 분석한다. 다중 스케일 변환은 잡음 제거에 널리 사용되는 방법의 하나며, NSCT는 스케일(scale)과 방향성(directionality)을 모두 고려하므로 엑스레이와 같은 의료 영상을 분해하는 데 효과적이다. NSCT를 이용한 효과적인 잡음 제거를 위해서는 각 서브 밴드에서의 잡음 분석이 중요하므로 인위적으로 잡음이 합성된 영상을 이용하여 NSCT 영역에서의 포아송-가우시안 잡음을 분석하며, 잡음이 없는 영상의 저대역과 잡음이 표함된 영상의 서브 밴드의 분산과의 관계를 확인한다. 분석 결과, 포아송-가우시안 잡음은 NSCT의 서브 밴드에서도 포아송-가우시안 분포를 따르는 것을 확인하였고, 전대역 영상의 잡음 변수와 각 서브 밴드의 잡음 변수와의 관계도 수립한다. 합성 영상을 이용한 분석을 실제 저선량 엑스레이 영상에 적용하여 잡음 분석을 확립한다. 분석된 잡음 특성을 기반으로 NSCT 영역에서 포아송-가우시안 잡음 제거 방법을 제안한다. 제안하는 방법은 기본 추정(basic estimation) 및 잡음 제거 단계로 구성된 블록 매칭 및 3D 필터링(block-matching and 3D filtering, BM3D)의 구조를 가지며, 포아송-가우시안 잡음에 적합한 선형 국부 최소 평균 제곱 오차(linear local minimum mean square error, LLMMSE) 추정기를 기반으로 잡음을 제거한다. 기본 추정 단계에서는 잡음이 있는 영상을 NSCT 변환하고, 분해된 서브 밴드의 잡음을 포아송-가우시안 잡음 특성을 반영한 LLMMSE 필터링을 통해 대략적으로 제거한다. 이 과정은 가장 거친 스케일 레벨에서 가장 미세한 스케일 레벨까지 순차적으로 진행되며, 거친 스케인 레벨의 잡음 수축(shrinkage) 결과는 미세한 스케일 레벨의 잡음 수축에 사용된다. 잡음 제거 단계에서는 잡음이 포함된 영상과 기본 추정 결과를 기반으로 설계된 위너 필터(Wiener filter)를 이용하여 BM3D를 수행하고, 최종적으로 잡음의 특성을 반영한 가중치를 이용하여 잡음이 제거된 영상을 얻는다. 제안하는 방법을 인공 잡음 합성 영상과 실제 저선량 엑스레이 영상에 적용하여 다른 최신의 포아송-가우시안 잡음 제거 방법의 결과와 비교하였다. 실험 결과 제안하는 방법이 피크 신호 대 잡음 비(peak signal-to-noise ratio, PSNR)과 구조적 유사성 지수 측정(structural similarity index measure, SSIM) 측면에서 기존 방법들보다 우수한 것으로 나타났다. 본 논문에서 제안하는 포아송-가우시안 잡음의 이론적, 실험적 분석 및 잡음 제거 방법을 바탕으로 다양한 잡음 환경에서 영상의 디테일을 유지하면서 잡음을 안정적으로 제거하는 방법을 제시한다고 생각한다. In this dissertation, Poisson-Gaussian noise, which is signal-dependent noise, of low-dose X ray images is analyzed in the non-subsampled contourlet transform (NSCT) domain, and a method of removing the noise using the analyzed noise characteristics is studied. Noise of low-dose X-ray images appears in the form of a mixture of signal-dependent Poisson noise and signal-independent Gaussian noise, which is called Poisson-Gaussian noise. Removal of noise in low-dose X-ray images is important because it is possible to obtain images with a high signal-to-noise ratio while reducing the amount of exposure applied to the human body. In order to effectively remove the noise, it is necessary to first analyze the noise, and a noise removal method suitable for the analyzed noise characteristics is essential. To analyze the noise of the low-dose X-ray images, first, a large amount of low-dose X-ray images are used to compare the theoretical model of Poisson--Gaussian noise with the noise of the actual low-dose X-ray images. The mean and variance of the noisy images are assumed to be the noise-free image and the power of noise, respectively, and as a result of analysis, it is confirmed that the noise of the low-dose X-ray image is consistent with the theoretical model. Next, Poisson--Gaussian noise is analyzed in the NSCT domain, which is one of the multiscale transforms. Multiscale transformation is one of the popular methods used for noise removal, and the NSCT is effective in decomposing medical images such as X-ray image because it considers both scale and directionality. Noise analysis in each subband is important for effective noise removal using NSCT, thus, Poisson--Gaussian noise in the NSCT domain is analyzed using images with artificially generated noise, and the relationship between the low-band of the noiseless image and the variance of the subband of the noisy image is identified. As a result of the analysis, it is confirmed that the Poisson--Gaussian noise in the NSCT subband also follows the Poisson--Gaussian distribution, and the relationship with the noise parameter of the each subband and full-band image is also identified. The noise analysis is established by applying the theoretical analysis using the artificially synthesized noisy image to the actual low-dose X-ray image. Based on the analyzed noise characteristics, I propose a Poisson--Gaussian noise removal method in the NSCT domain. The proposed method has a block-matching and 3D filtering (BM3D) structure consisting of a basic estimation and noise removal steps, and noise is removed based on a linear local minimum mean square error (LLMMSE) estimator suitable for Poisson-Gaussian noise. In the basic estimation step, the noisy image is NSCT transformed, and the noise in the decomposed subbands are roughly removed by LLMMSE filtering that reflects the Poisson-Gaussian noise characteristics. This process proceeds sequentially from the coarsest scale level to the finest level, and the denoised result of coarser scale level is used for shrinkage process of the finer scale level. In the denoising step, BM3D is performed using a Wiener filter designed based on the noisy image and the result of the basic estimation, and finally denoised image is obtained using the aggregate weight reflecting the characteristics of the noise. The proposed method was applied to the artificial noise synthesized images and the actual low-dose X-ray images, and the results were compared with the results of other state-of-the-art Poisson--Gaussian noise removal methods. Experimental results demonstrated that the proposed method outperforms the conventional methods in terms of the peak signal-to-noise ratio and structural similarity index measure. I believe that this dissertation presents a method to reliably remove noise while preserving image detail in various noise environments, based on theoretical and experimental analysis of Poisson-Gaussian noise and noise removal methods.
Defect dynamics study via scanning noise spectroscopy

결함은 물질의 기능을 제한하거나 향상시킬 수 있는 중요한 요소입니다. 따라서 결함이 물질의 전자적이고 광학적인 특성에 어떤 영향을 미치는지, 그리고 결함의 특성은 어떤지를 이해하는 것이 필요합니다. 특히 원자 스케일에서 결함을 식별하고 특성화할 수 있는 새로운 기술 개발의 필요성은 계속해서 존재합니다. 이 논문에서는 결함의 특성을 관찰하는 기술 중에서, 응집 물질의 결함의 동적 거동과 운동학적 매개 변수와 같은 정보를 제공할 수 있는 잡음 분광법에 대해 자세히 소개합니다. 잡음 분광법은 결함 위치에서 전하가 잡히거나 놓아지는 프로세스에 의해 발생하는 저주파 잡음을 분석하는 방법입니다. 이 방법을 통해 응집 물질의 결함에 대한 정보를 얻을 수 있습니다. 원자힘 현미경을 잡음 분광법을 결합하여 사용하면 매우 작은 범위의 결함을 측정할 수 있습니다. 이 논문은 위치에 따라 잡음 스펙트럼을 측정하고 분석할 수 있는 스캐닝 잡음 분광 시스템과 소프트웨어의 개발과 개선 과정을 제시합니다. 이 시스템은 물질의 결함 분포와 특성을 고해상도로 공간적으로 매핑할 수 있습니다. 이 논문은 잡음 신호 대 배경 잡음의 비율, 데이터 처리 및 해석 등 기술적인 도전과 한계에 대해서도 논의합니다. 이 논문의 결과는 잡음 분광 기술이 MoS2와 WS2와 같은 2D 물질의 결함 역학을 효과적으로 식별하고 특성화할 수 있음을 보여줍니다. 이 논문은 MoS2와 WS2의 공석 결함의 이온화 동역학을 잡음 스펙트럼에서 나타나는 랜덤 전신 신호를 분석하여 밝혀냅니다. 이 논문은 주파수 영역과 시간 영역 방법 모두를 사용하여 다층 MoS2의 계층에 따른 결함 분석도 보여줍니다. 이 논문은 실험 데이터를 바탕으로 한 가설을 사용하여 다층 MoS2에서 상호 작용하는 결함 동역학도 조사합니다. 이 논문에서는 원자힘현미경을 이용한 스캐닝 잡음 분광 기술을 성공적으로 개발하였고, 개발한 스캐닝 잡음 분광 기술이 물질의 결함 역학과 전자적 특성에 대한 새로운 인사이트를 제공하는 강력하고 비파괴적인 도구임을 보여줍니다. Defects are important factors that can limit or enhance the functionality of two-dimensional (2D) materials. Therefore, it is necessary to understand how defects affect the electronic and optical properties of materials, and what the characteristics of defects are. Especially, there are continuous demands for novel techniques that can identify and characterize defects at the atomic scale. In this work, we introduce in detail the noise spectroscopy technique, which can provide unique information on the dynamic behavior and kinetic parameters of defects in condensed matter. Noise spectroscopy is a method of analyzing the low-frequency noise generated by the process of charge trapping and release at defect locations. By combining atomic force microscopy with noise spectroscopy, it is possible to measure defects in a very small range defined by the contact area between the cantilever tip and the sample surface. This thesis presents the development and improvement process of the scanning noise spectroscopy system and software that can measure and analyze the noise spectrum based on the position. This system can spatially map the defect distribution and characteristics of materials with high resolution. This thesis also discusses the technical challenges and limitations such as the ratio of noise signal to background noise, data processing and analysis. The results of this work show that noise spectroscopy technique can effectively identify and characterize the defect dynamics of materials such as MoS2 and WS2. The ionization dynamics of vacancy defects in MoS2 and WS2 is shown by analyzing the random telegraph signal that appears in the noise spectrum. The defect analysis according to the number of layers of MoS2 using both frequency-domain and time-domain methods is also discussed. Based on the experimental results, a hypothesis interpreting the defect dynamics in a multilayer MoS2 is proposed. In this work, a scanning noise spectroscopy technique using atomic force microscopy have been developed. The combinations of advances made in system setup, sample preparation, and data processing software enabled the scanning noise spectroscopy technique to be a powerful and non-destructive tool that provides new insights into the defect dynamics and electronic properties of materials.
Interface Characteristics Analysis on Quasi-2D material based Device using Electrical Measurement

Scaling down of Si-based semiconductor devices is experiencing many difficulties due to short channel effects and increasingly complex device structures. Therefore, many channel materials to replace Si channels have been studied, and among them, 2-dimensional transition dichalcogenide (2D TMD) materials have been received the most attention. One of the 2D TMD materials, monolayer hexagonal WS2 field effect transistor (FET) was analyzed for its electrical characteristics. Monolayer hexagonal WS2 is a channel material in which two regions (sulfur vacancy (SV), tungsten vacancy (WV)) with different doping concentrations coexists within one material. Through basic electrical characteristic analysis, it was investigated that SV FET has better current-voltage properties and larger doping concentration that WV FET. Furthermore, low-frequency noise analysis was conducted, and carrier transport mechanisms were compared through temperature dependent electrical characteristics analysis. From low frequency noise analysis, it was investigated that there were differences in value of impurity and disorder in oxide interface and channel that cause scattering in SV and WV FET. Through temperature dependent electrical characteristics, it was investigated that the effective Schottky barrier height at the interface between channel and metal contact of SV FET with higher doping concentration was lower than that of WV FET, showing that the carrier transport mechanism was different. In addition, the interface trap and subgap density of states in each SV FET and WV FET were analyzed using the photonic C-V method of the hexagonal WS2 FET. We analyzed where traps are located in the bandgap through subgap density of states in each area and studied influence of the interface traps on the electrical characteristics of SV and WV FETs affected by light source. One of the challenges in scaling down of Si-based semiconductor devices is that it is difficult to reduce contact resistance, which increases the influence of contact resistance on the total resistance, making it tough to improve performance. To overcome this problem, we analyzed the electrical characteristics of thin film materials to reduce contact resistance. The electrical properties of MoN thin film deposited between Si-metal interface device was compared with the NiSi device, which is widely used in CMOS process. It was investigated that the contact resistance of MoN device was reduced by more than 6 times compared to NiSi, and this was because the effective Schottky barrier height extracted by electrical characteristics according to temperature was lower in MoN than in NiSi. In addition, electrical properties were analyzed for device alloyed with Ni on a porous epi-Si substrate according to porosity. The contact area of conventional NiSi decreases during the alloying process, but it was confirmed that the contact area of porous epi-Si based NiSi with appropriate prosity increases as Ni penetrates into the porous structure to form NiSi, increasing the contact area, thereby improving the contact characteristics. Si 기반의 반도체 소자의 스케일링 다운은 short channel effect 와 복잡해지는 소자 구조로 인해 많은 어려움을 겪고 있다. 따라서 Si 채널을 대체할 많은 채널 물질들이 연구되고 있고, 그 중 2 차원 전이금속 디칼코겐화합물 (2D TMD) 물질이 가장 주목받고 있다. 2 차원 전이금속 디칼코겐화합물 물질 중 하나인 단일층 육각형 형태의 WS2를 이용한 전계효과 트랜지스터 (FET) 구조의 다양한 전기적 특성 분석 연구를 진행했다. 단일층 육각형 형태의 WS2는 한 물질 내에 서로 다른 도핑 농도를 갖는 두가지 영역 (황이온 공핍 영역 (SV), 텅스텐 이온 공핍 영역 (WV))이 공존하는 채널 물질이다. 기본적인 전기적 특성 분석을 통해 황 이온 공핍 기반 전계효과 트랜지스터가 텅스텐 이온 공핍 기반 전계 효과 트랜지스터보다 더 좋은 전류-전압 특성을 가지며, 더 큰 도핑 농도를 갖는 것을 확인했다. 더 나아가 저주파 잡음 분석을 수행했고, 온도에 따른 전기적 특성 분석을 통해 캐리어 트랜스포트 메카니즘을 비교했다. 저주파 잡음 분석을 통해, 황 이온 공핍 기반 전계 트랜지스터와 텅스텐 이온 공핍 기반 전계 트랜지스터에서 scatterig 의 원인인 impurity 와 disorder 의 레벨 차이가 나는 것을 확인했다. 또한 온도 의존성 전기적 특성 실험을 통해, 도핑 농도가 더 높은 황 이온 공핍 전계 트랜지스터에서 effective 쇼트키 장벽 높이가 텅스텐 결핍 전계 트랜지스터보다 더 낮을 것을 통해 캐리어 트랜스포트 메카니즘이 다른 것을 확인했다. 또한 육각형 구조의 WS2 전계 효과 트랜지스터의 photonic 정전용량-전압 측정법를 이용해 각 영역에서의 interface trap 과 subgap desnsity of states 분석을 했다. 각 영역에서의 subgap density of states 를 통해 shallow/deep trap 이 bandgap 의 어디에 위치하는에 대한 분석을 했으며, 황 이온 공핍 전계 트랜지스터와 텅스텐 이온 공핍 전계 트랜지스터의 빛에 의한 전기적 특성 변화에 대한 interface trap 의 영향성을 연구했다. Si 기반의 반도체 소자 스케일링 다운의 난제 중 하나는 컨택 저항 저감이 어려워 컨택 저항이 전체 저항에 대비 영향력이 커져 퍼포먼스 향상을 위한 소자 개발이 어려운 것이다. 이를 극복하기 위해, 컨택 저항 저감을 위한 박막 물질에 대한 전기적 특성 분석을 했다. 금속과 Si 의 interlayer 로 MoN 박막을 삽입한 소자에 대해 CMOS 공정에 많이 사용 중인 NiSi 박막과 전기적 특성을 비교했다. NiSi 에 비해 MoN 은 6 배 이상 컨택 저항이 저감된 것을 알 수 있었고, 이는 온도에 따른 전기적 특성을 통해 추출된 effective 쇼트키 장벽 높이가 MoN 이 NiSi 보다 낮게 형성됐기 때문임을 확인했다. 또한 다공성에 따른 porous epi-Si 기판 위에 니켈을 합금시킨 소자에 대해 전기적 특성 분석을 했다. 기존 NiSi는 합금 생성 과정 중에 contact 면적이 줄어들지만, 적절한 다공성을 갖는 porous epi-Si based NiSi는 다공성 구조로 내부로 Ni이 침투하여 NiSi 를 형성하기 때문에 contact 면적이 증가해 컨택 특성이 항상되는 것을 확인했다.
GIS 기반 다기준 클러스터링 기법을 활용한 대도시 소음측정망 입지선정의 체계적 모형화 연구

대도시의 소음 문제는 지속 가능한 도시 환경과 주민의 삶의 질에 대한 향상에 있어 중요한 과제 중 하나이다. 특히 도로, 철도, 항공기 등의 교통 소음, 공장소음 등의 산업소음, 생활 소음 등 다양한 소음원을 혼재하고 있는 대도시에서는 소음 모니터링을 통한 실시간 소음 감시와 데이터 수집이 필요하다. 이에 따른 대도시 소음 관리 정책 수립의 기초 자료로 활용하기 위해 현재 국내에서는 수동측정망을 자동측정망으로 전환하고 있으며, 기존에 체계적이지 않던 소음측정망의 위치를 체계적으로 선정하는 방법론이 요구되고 있다. 본 연구는 대도시를 대상으로 소음측정망의 적정 위치를 선정하기 위하여 데이터 기반의 군집화와 다기준 의사결정법을 중심으로 분석 기법을 제안하고자 하였으며, 이를 통해 소음측정망 위치선정의 합리성을 확보하고자 하였다. 본 연구에서는 먼저 대도시의 다양한 데이터를 통하여 소음 모니터링의 설지치점 결정을 위해 기초인자를 확정하고, 소음측정망의 지점 결정을 자동화하는 것을 목적으로 설정하였다. 소음 모니터링의 주된 목적은 교통 소음, 산업 소음, 생활 소음 등 다양한 소음 발생원에 대하여 소음도를 수집하고, 이에 대해 기준을 초과하는 지점을 감시하여 주거지역, 교육 시설, 의료 기관 등 소음 민감 지역에서의 피해를 최소화하는 데 있다. 이러한 이유로 소음측정망은 향후 지속적으로 보급될 예정이며, 이러한 소음 측정망의 위치를 선정하기 위해서 국가 소음 관리 기준 및 소음측정망 선정기준 등에 대한 지침을 검토하여 자동으로 소음측정망 위치를 합리적으로 선정하는 데 기여하고자 하였다. 이러한 소음측정망 위치선정을 하기 위해 주요 내용으로 소음지도를 활용한 소음 현황, 소음측정망의 지역적 분배, 용도지구별 분배, 인구 특성 등을 반영할 수 있도록 데이터 기반 접근법과 최적화 기법 적용 등을 적용하였다. 본 연구의 주요 분석 방법은 크게 다섯 단계로 구분된다. 첫째, 소음지도를 통해 대도시 내 소음 지역을 파악하였다. 소음지도는 도로 인자로 만들어진다. 대구광역시 전 구간의 도로에 대해 도로 교통 소음을 예측하였다. 둘째, 소음측정망의 위치선정을 위해 기초자료를 수집하였다. 대상 지역인 대구광역시의 교통정보, 도로, 인구, 유동인구, 고도, 용도지구, 학교, 종합병원 등 소음 관련 자료와 도시 관련 인자 자료를 수집하였으며, 소음측정망 위치를 선정할 수 있도록 모든 데이터를 격자화하고 상관관계를 분석하였다. 셋째, 소음측정망 위치선정을 위해 소음도, 인구, 용도지역, 좌표를 이용하여 다양한 군집화 방법 중에 K-means 방법과 K-medoids 방법을 비교하였고, K-means 방법을 선택하여 측정지점 후보지의 3배수를 산출하였다. 이후 용도지구에 따른 면적 비율, 소음도 구간의 비율, 소음측정망 배치계획 등에 따라 238개의 소음 모니터링 지점을 선정하였다. 넷째, 다기준 의사결정법(MCDM)을 활용하여 우선 선정 지점을 도출하 였다. MCDM 중 환경측정망 선정방법 중 많이 사용하는 계층분석(AHP) 기법과 이상해 유사도 분석(TOPSIS)기법을 비교하였으며, 자동화를 위해 TOPSIS 기법을 활용하였다. TOPSIS를 이용하기 위하여 변수 가중치가 다른 Entropy-TOPSIS와 CRITIC-TOPSIS 방법을 비교하였으며, 이에 대한 특징을 설명하고 최종적으로 CRITIC-TOPSIS를 활용하여 소음측정망 우선 설치 순위를 도출하였다. 다섯째, 이러한 방법론을 이용하여 현재 춘천시의 자동측정망의 배치를 같이 검토하고 이 방법에 대한 타당성을 검증하였다. 여섯째, 최종적으로 소음측정망 설치 시 자동화 기법에 대한 내용을 제시하였다. 본 연구의 결과, 대도시의 소음측정망 위치선정에 있어 군집화 기법인 K-means 방법과 다기준 의사결정법 중 CRITIC-TOPSIS방법을 적용할 수 있음을 파악하였으며, 국가 소음측정 가이드라인에 맞춰 K-means 방법과 TOPSIS 방법을 결합한 분석 기법이 복잡한 도시 환경 및 다양한 인자가 존재하는 도시들에 대하여 소음측정 위치선정 문제를 해결하고 자동화할 될 수 있다. 향후 연구에서는 선정된 소음측정망 설치 후 실측된 소음 데이터를 활용하여 추가적인 소음측정 위치선정에 대한 방향성 연구가 필요하다. 특히 소음 예측만으로는 반영하기 어려운 소음의 변동 패턴 등을 함께 고려할 필요가 있다. 또한 검증을 통해 소음측정망 설치 시 추가적인 검토 인자에 대해서도 논의가 필요하다. 본 연구는 도시 소음측정망 관련 정책 수립과 실시간 모니터링 체계 구축을 위한 기초 자료로 활용 할 수 있으며 다양한 도시 환경의 소음 관리 방안 수립에 실질적인 기여를 할 것으로 기대된다. The issue of noise in metropolitan areas is one of the critical challenges in improving sustainable urban environments and the quality of life for residents. Especially in metropolitan areas that has sources of noise, such as traffic noise from roads, railways, and aircraft, industrial noise from factories, and residential noise, it is necessary to implement real-time noise monitoring and data collection. In order to use this as a foundational resource for formulating metropolitan noise management policies, the country is currently transitioning from a manual measurement network to an automated one, and there is a need for a systematic method for selecting the locations of the noise monitoring networks, which were previously not very specific. This study aims to propose an analytical method focused on data-driven noise clustering and multi-criteria decision-making to determine the appropriate locations for the noise monitoring networks in metropolitan areas, thereby ensuring the rationality of the site selection. In this study, the goal was to first identify the foundational factors for noise monitoring using various data from the metropolitan area, and to automate the selection of the measurement points for the noise monitoring network. The main purpose of the noise monitoring is to collect noise data from various sources, such as traffic noise, industrial noise, and residential noise, and to monitor the points that exceed established thresholds, thereby minimizing the impact on noise-sensitive areas like residential zones, educational facilities, and medical institutions. For this reason, the noise monitoring networks will be continuously expanded in the future, and to select the locations for these networks, the guidelines for national noise management standards and the criteria for selecting noise monitoring will be reviewed, contributing to the rational selection of these locations automatically. To determine the locations of the noise monitoring network, the main approach involved using noise maps to reflect the current noise conditions, the regional distribution of the network, the distribution by land use, and population characteristics, along with a data-driven approach and optimization techniques. The main analytical method of this study is divided into five main steps. First, the noise zones within the metropolitan area were identified using noise maps, which are based on road data, and the road traffic noise was predicted for the road segments in the Daegu metropolitan area. Secondly, basic data was collected for selecting the locations of the noise monitoring network. This included noise-related data and urban factors for the target area, Daegu, such as traffic information, road data, population, floating population, elevation, land use zones, schools, and general hospitals. All the data was gridded and the correlations were analyzed to determine the locations of the noise monitoring network. Third, to select locations for the noise monitoring network, clustering methods K-means and K-medoids were compared using noise levels, population, and land use area coordinates. The K-means method was chosen, and three times the number of candidate measurement sites was selected. Then, based on land use area ratios, noise level categories, and the noise monitoring network layout plan, a total of 238 noise monitoring points were finalized. Fourth, priority selection points were derived using the multi-criteria decision-making method(MCDM). In this study, the AHP and TOPSIS methods were compared, and the TOPSIS method was used for automation. Also, to determine the priority installation areas, the Entropy-TOPSIS and CRITIC-TOPSIS methods—each applying different variable weights—were compared. Their characteristics were explained, and ultimately, CRITIC-TOPSIS was used to derive the priority ranking for installing the noise monitoring network. Fifth, using this methodology, the placement of the automatic monitoring network in Chuncheon city was reviewed, and the validity of this method was verified. Sixth, the study ultimately presented an approach for automating the installation of the noise monitoring network. The results showed that, for selecting locations in large cities, the clustering technique K-means and the multi-criteria decision-making method Critic-TOPSIS can be applied. In line with the national noise measurement guidelines, the combined use of K-means and TOPSIS provides a useful analytical method to solve and automate the site selection process in complex urban environments with various influencing factors. In future research, after installing the selected noise monitoring network, it will be necessary to use the actual noise data to guide further decisions about where to install additional monitoring points. Especially since noise fluctuations and patterns—which are difficult to reflect through prediction alone—should also be considered. Moreover, there needs to be discussion about additional review factors when installing the monitoring network, based on validation. This study can be use as a foundational resource for forming noise monitoring policies and building real-time monitoring systems, and it’s expected to make a practical contribution to developing noise management strategies for various urban environments.
High-performance organometal halide perovskite resistive memory and its current noise analysis
Resistive random access memories have shown the potential to open a niche area in memory technology by combining the long endurance of dynamic random-access memory and the long retention time of flash memories. Recently, resistive memory devices based on organometal halide perovskite materials with ABX3 structure (A: organic cation, B: metal ion, X: halide anion) have demonstrated outstanding memory properties, such as a low-voltage operation and a high ON/OFF ratio, which is essential for low power consumption memory devices. However, despite such advantages these perovskite-based devices present, the lack of high-density array based on pinhole-free uniform film and the random distribution in operation voltage due to stochastic formation of conducting filaments remain challenges for practical application. This dissertation addresses both the fabrication of unipolar resistive memory devices in a cross-bar array using a non-halide lead source and the investigation of the structural properties of conducting filaments through a current noise analysis. By employing a simple single-step spin-coating method with non-halide lead source PbAc2, highly uniform and dense perovskite film was achieved. As a result, high-yield (up to 94%) unipolar memory device in an 8 × 8 crossbar array were fabricated. These devices displayed a high ON/OFF ratio up to 108 with a relatively low operation voltage, a large endurance, and long retention times. Furthermore, one diode-one resistor (1D-1R) scheme for preventing parasitic current path in an array was compatible with the perovskite memory device. This research demonstrates the potential for low-cost and high-density practical perovskite memory devices. Next, by analyzing current noise from various intermediate resistance states and temperature-dependent electrical properties, I investigated the geometric features and dynamics of conducting filaments which are a nanoscale structure formed in the resistive switching medium. Resistive switching phenomena was understood in terms of percolation model, and conducting filament as a percolation path in the perovskite medium was characterized as a fractal structure whose fractal dimension was found to be 2.25. Additionally, by controlling the ion migration in the material with temperature-dependent experiment, it was suggested that robust and stable conducting filaments are formed under elevated temperature condition where ion migration is more active. These investigations enhance our understanding of the resistive switching phenomena in the organometal halide perovskites and also pave the way to control the conducting filament structure and dynamics of the switching processes for achieving stable memory operations, which is a critical step toward the implementation of perovskite-based memory technology. . 저항변화메모리 소자(Resistive Random Access Memory, RRAM)는 간단한 구조를 가져 저비용으로 제작이 가능한 동시에 비휘발성 및 빠른 스위칭 속도 등의 우수한 특성으로 많은 주목을 받고 있는 전자 소자이다. 다양한 재료 기반의 저항변화메모리가 연구되어 왔고, 그 중에서 최근 유무기 페로브스카이트 물질을 기반으로 한 메모리 소자는 낮은 동작 전압과 높은 ON/OFF 비율 등의 탁월한 특성을 나타내어 저전력 메모리 소자로서 큰 가능성을 보였다. 그러나 이러한 페로브스카이트 기반 메모리 소자의 장점에도 불구하고, 고품질 박막 제작의 어려움에 기인한 고밀도 어레이 제작 상의 난점과 소자 내 저항변화현상을 일으키는 전도성 필라멘트의 불규칙적인 구조로 인한 랜덤한 구동 특성이 실용화에 앞서 해결해야할 과제로 남아있다. 본 연구에서는 이러한 문제를 해결하기 위해 먼저 비할라이드계 납 전구체를 사용한 단일과정 용액공정을 통해 균일하고 pinhole이 없는 고품질 페로브스카이트 박막을 제작하였으며, 이를 바탕으로 고수율의 (최대 94%) 8 × 8 페로브스카이트 저항변화 메모리 어레이를 제작하였다. 제작한 단극성 소자는 낮은 동작 전압과 최대 108에 이르는 높은 ON/OFF 비율, 높은 구동횟수와 저장 시간 등의 우수한 동작 특성을 보였다. 또한 어레이를 구현하였을 때 누설 전류 문제를 해결할 수 있는 1 다이오드-1 저항 scheme을 (one diode-one resistor scheme) 본 연구에서 제작한 단극성 페로브스카이트 메모리 소자에 적용할 수 있음을 보였다. 해당 연구를 통해 저비용, 고밀도의 실용적인 페로브스카이트 메모리 소자의 가능성을 확인할 수 있었다. 다음으로는 소자의 다양한 중간 저항상태에서의 전류 노이즈 분석과 온도에 따른 전기적 특성 및 전류 노이즈의 변화를 분석하여 유무기 페로브스카이트 저항변화메모리 내에서 형성되는 불규칙한 모양의 나노구조물인 전도성 필라멘트의 기하학적 특성과 동적 특성을 연구하였다. 소자 내의 저항변화현상은 침투이론(percolation theory) 모델을 사용하여 이해되었고, 물질 내 전도성 필라멘트는 약 2.25의 소수점 차원을 지니는 프랙탈 구조를 가진 것으로 분석되었다. 또한 전도성 필라멘트 형성 및 해리의 원인인 이온 이동을 온도를 통해 조절함으로, 이온 이동이 원활한 고온 조건에서 더 강한 전도성 필라멘트 구조물이 형성되어 안정적인 multi-level 구동이 가능한 이점이 있음을 확인하였다. 전도성 필라멘트의 구조 및 동적 특성에 대한 심화된 이해를 바탕으로 추후 해당 구조의 제어 및 안정적인 구동 조건 파악이 가능할 것으로 예상하며, 결과적으로 유무기 페로브스카이트 물질 기반 저항변화메모리 소자 기술 발전에 기여할 것으로 기대한다.

본 논문에서는 차세대 전기 소자로 대두되고 있는 저차원 전계 효과 소자로써, Top-down 공정 방식에 의한 실리콘 Junctionless 트랜지스터와 Bottom-up 공정 방식에 의한 1차원 SnO2 나노선 및 2차원 탄소나노튜브 랜덤 네트워크 (CNT-RN) 트랜지스터에서의 전기적 특성을 세밀히 분석하였다. 실리콘 Junctionless 트랜지스터에서는 온도 변화에 따른 (77K~350K) 전자 이동도의 특성을 동작 영역별로 구분하여 분석하였다. 투명하고 유연한 미래 전자 소자 구현을 위해 각광받는 1차원 기반의 대표적 물질인 금속 산화물 나노선과 탄소나노튜브의 정밀한 특성 분석을 위해, 1차원 SnO2 나노선 소자에서 접촉 저항이 전하 이동도 및 저주파 잡음 특성에 미치는 영향을 살펴보았고 2차원 CNT-RN 소자에서 percolation 현상이 유효 정전 용량에 미치는 영향을 분석하기 위해 수치 전산모사 방법이 이용되었다. Junctionless 트랜지스터는 기존의 일반적인 전자 소자 거동 메커니즘과 달리 완전 공핍 모드, 부분 공핍 모드, 표면 축적 모드로 나뉘며 특히 주된 동작 영역인 체적 전류 부분과 표면 축적 모드의 기준점인 평탄 밴드 전압의 분석 및 정의는 소자 특성 평가에서 매우 중요하다. 따라서 Junctionless 트랜지스터의 성능 평가에 필수적인 문턱 전압, 평탄 밴드 전압, 유효 채널 크기 및 도핑 레벨 등의 수치를 먼저 상온에서의 정전압 특성을 통해 도출한 후 저온에서의 특성 분석을 진행했다. 이 소자에서의 전자 산란 메커니즘을 알아보기 위해, 전하 해석 모델을 기반으로 추출된 채널 길이 100nm 이하의 평면 및 나노선 형태의 Junctionless 트랜지스터에서의 체적 전자 이동도, 저전계 표면 축적 전자 이동도, 문턱 전압, 평탄 밴드 전압의 저온 특성 (77K-350K)을 동작 영역별로 분석하였다. 기존 특성 평가들과는 다르게, 평탄 밴드 전압의 실험적 도출을 위해 소자의 상/하부 기판 커플링 영향이 저온에서 고려되었다. 이를 기반으로 전자의 이동이 포논 산란 영향과 온도 의존성이 없는 중립 결점에 의한 산란에 대해 주로 영향을 받으며 체적 전자 이동도, 저전계 표면 축적 전자 이동도를 결정하게 되는 것으로 보여졌다. 이는 접촉 저항을 줄이기 위해 추가적으로 진행된 S/D 이온 주입 공정에 의해 생성된 결함에 의한 것으로 사료된다. 기존 상용 제품에서 널리 사용되고 있는 실리콘 기반의 소자 제작에 있어서 소형화 공정 기술의 한계를 극복하기 위해 새로운 나노 구조들이 제안되어 왔다. 특히 1차원 미래 투명/유연 소자로써 SnO2 나노선을 포함한 산화금속 나노선에 대한 연구 또한 지속되어 왔으나 저차원 소자에서의 전기적 특성 안정화 기술이 기존 실리콘 기반 기술 대비 아직 취약한 것은 사실이다. 이를 극복하기 위해 S/D 이온 주입 및 표면 절연 물질 코팅 공정 등이 시도되고 있지만 이러한 공정 변수들이 1차원 SnO2 나노선 소자에 미치는 영향에 대한 정밀한 분석이 미흡하였다. 따라서, 고분자 메타크릴산메틸 (PMMA)이 코팅된 1차원 SnO2 나노선 전계 소자를 제작했고, 소자의 정밀한 전기적 특성 분석에 필수불가결한 1차원 유효 정전용량을 도출하기 위해 수치 전산모사를 수행하였다. 도출된 정전용량의 게이트 반응 특성으로부터 여러 가지 전자 이동도 (저준위 전자 이동도, 유효 전자 이동도, 전계 전자 이동도)의 거동을 반도체 채널-금속간의 접촉 저항을 고려하여 분석하였다. 저차원 나노 구제에서 우세한 영향력을 갖는 접촉 저항은 전자 이동도 거동뿐 아니라 저주파 잡음 특성에도 영향을 주는 것이 확인되었다. 따라서 본 연구에서는 접촉 저항의 영향을 배제하기 위해 YFM (Y-function method) 방법을 이용하였고, 표면 트랩 농도 유추를 위해서는 접촉 저항 영향이 고려된 CNF (carrier number fluctuation) 저주파 잡음 모델을 적용하였다. 이러한 접촉 저항 평가 방법은 저차원 나노 구조 전계 소자에서 널리 적용될 수 있을 것으로 기대된다. 2차원 CNT-RN 전계 소자에서는 정전압 및 저주파 잡음 특성 연구를 진행하였다. 2차원 평면 정전용량 수치 해석 모델과 함께 YFM 방법을 이용하여 정전압 전기 특성을 분석하였는데, 사용된 전자 소자의 불확실한 채널 상태를 고려해볼 때, 고립된 탄소 나노 튜브 및 기생 정전용량의 영향을 배제한 유효 2차원 정전용량 도출의 필요성이 대두되었다. 따라서, 직접 실험을 통해 얻어진 유효한 정전용량 특성을 기반으로 percolation 현상이 2차원 네트워크 전자 소자의 유효 정전용량에 미치는 영향을 밝히기 위한 수치 전산모사를 시행하게 되었다. 수집된 실험 데이터를 근거로, 1차원 정전용량 수치 해석 모델을 2차원 네트워크 소자 분석에 도입하였고 이를 통해 모든 실험 결과에 대해 일관성 있는 결론을 도출했다. 또한 2차원 CNT-RN 소자에서 측정된 저주파 잡음 결과는 기존에 발표된 저주파 잡음 특성 경향과는 다른 CMF (carrier number fluctuation correlated mobility fluctuation) 저주파 잡음 모델로 설명되었고 산화 알루미늄 절연막의 표면 트랩 농도 또한 유추할 수 있었다. 마지막으로 저차원 물질을 이용한 소자의 소형화에 있어서 늘 이슈가 되고 있는 열특성에 대한 분석의 일환으로 정밀하게 분리된 금속성 및 반도체성 2차원 단층 탄소 나노 튜브 박막을 이용한 열전 특성을 분석하며 접촉점에 대한 세밀한 고려가 필요함을 시사하였다. 네트워크 소자를 제작함에 있어서 반도체성 탄소 나노 튜브의 비율이 금속성에 대해 증가함에 따라 Seebeck 계수가 준선형적으로 증가하는 것이 보여졌으며 이에 대한 물리적 분석 방법으로 탄소 나노 튜브간의 접촉점에 대한 고려가 제안되었다. 분석 결과에 따라, 탄소 나노 튜브간의 접촉점이 Seebeck 계수 결정에 주요한 역할을 하는 것으로 밝혀졌으며, 이러한 분석 방법은 다른 1차원 나노 물질로 구성된 percolation 채널 및 전도성 이종 복합체에도 널리 적용될 수 있을 것으로 사료된다. Low-dimensional nanostructure materials such as carbon nanotubes (CNTs), metal-oxide nanowires, graphene, and molybdenum disulfide (MoS2) have been intensively investi-gated as a next electronic candidate to replace complementary metal-oxide-semiconductor (CMOS) devices owing to their high on and off current ratio, field-effect mobility, and electri-cal conductivity. Two representative approaches have been used, namely, top-down and bottom-up technologies. The former method has been generally used in a commercial company for sili-con based mass production since it is extremely well controlled by costly lithography instru-ments. While the latter one is cost-effective but much difficult to modulate their physi-cal/chemical properties owing to their large sample-to-sample variations. Recently, a hybrid bottom-up/top-down technology with crossbar/CMOS structures for nano-scale memory and three-dimensional (3D) multifunctional nano-electronics were introduced as well, since it pro-vides advantages of ultra high bit scale-density and array-based circuit level integration. To be realized aforementioned concepts for practical applications, a proper device characterization based on device physics should be required. In this dissertation, static and low-frequency noise characteristics of low-dimensional advanced field-effect transistors (FETs), which are inde-pendently fabricated by top-down and bottom-up technology, are investigated in terms of dif-ferent channel materials and device dimensions and structures. At the beginning of this thesis, the trend of recent CMOS technology to overcome the short channel effects (SCEs) is introduced in terms of strain silicon channel engineering, silicon on insulator (SOI) technique, multi-gate structure, high-k and metal gate engineering, alterna-tive channel materials and beyond CMOS approaches. In chapters 2 and 3, various electrical parameter extraction techniques for low-dimensional FETs to evaluate device performances such as split capacitance-to-voltage (CV) technique, Y-function method (YFM), and Maserjian’s function including a numerical percola-tion simulation are introduced. The core carrier transport mechanism that dominates operation here is the field-effect control of 1-dimensional (1D) silicon-channel/nanowire, 2D silicon-channel/nanosheets, and quasi 2D randomly dispersed nanotubes. The low temperature characteristics of recently developed junctionless transistors (JLTs) will be presented as a possible promising device due to its figure of merits over im-proved short-channel operation. Based on the principle of device operation of JLTs, two con-duction regions can be defined with respect to silicon surface voltage, partially depleted region and surface accumulation region. But, as silicon channel width is shrunk until quasi-1D nan-owire shape, the threshold voltage (Vth) and flat-band voltage (VFB) are merged together at room temperature. To properly evaluate electrical parameters in such a low-dimensional silicon based device, this dissertation firstly dealt with low temperature behavior of Vth and VFB from quasi 2D planar to 1D nanowire devices. By employing split CV technique at room temperature and dual-gate coupling at low-temperature measurements, various devices parameters, tempera-ture and gate bias characteristics can be studied such as the temperature dependency of VFB and Vth, the gate oxide capacitance per unit area (Cox), and the doping concentration ND, respective-ly. With account for the position of VFB and their charge based analytical model of JLTs, bulk mobility (uB) and low-field mobility in accumulation region (u0_acc) were separately extracted, respectively. The mobility limitation factors concerning the degradation of uB and u0_acc with gate length in planar and nanowire JLTs have been studied. 1D metal-oxide nanowires (NWs) such as SnO2, ZnO and CuO materials have been widely studied because of their unique properties such as high surface-to-volume ratio, large aspect ratio, and carrier quantizing effects for electronic applications. Especially, SnO2 NW-FETs have been suggested as excellent candidates for high performance flexible and transparent NW transistors with low-temperature fabrication process. To improve the reliability of device performance, a post passivation process was suggested with the aim of reducing interface trap density and keeping adsorbents off the surface of metal-oxide NWs. To account for electrostatic coupling through the PMMA passivation layer, an analytical simulation to get the effective gate capacitance has been performed and compared to 1D cylindrical capacitance model (C1D). Channel access resistance (Rsd) effects on carrier mobility (u) and low-frequency noise (LFN) characteristics also described. The most widely spread device configuration relies on the random network since it is very easy to fabricate with low cost. However, for instance, the effective carrier number is not always to be known since it is easily has been influenced by oxygen molecules, humidity, and light so on. For this reason, proper electrical evaluation techniques have been needed. Static and LFN characterizations in quasi 2D N-type random network thin film transistors (RN-TFTs) based on single-walled CNTs have been presented. For the electrical parameter extraction, YFM was used to suppress Rsd influence. The gate-to-channel capacitance (Cgc) was obtained by split CV method and compared to 2D metal-plate capacitance model (C2D). In addition, to account for the percolation-dominated quasi-2D RN-TFTs, a numerical percolation simulation was performed with Floyd’s algorithm. LFN measurements were also carried out and the results were well interpreted by CNF and correlated mobility fluctuation model (CNF-CMF). Finally, C1D was suggested and applied to provide better consistency between all electrical parameters based on experimental and simulation results. Thermoelectric power (TEP) of 2D single-walled CNTs (SWCNTs) thin film networks has been investigated. In particular, SWCNT thin films are considered as attractive candidates to replace traditional transparent conducting oxides (TCOs) such as In2O3:Sn, SnO2:F, or ZnO:Al due to their low cost fabrication, flexibility, non-toxicity. To realize the potential of SWCNT networks as a thermoelectric power generator, a fundamental understanding of the inherent electrical and thermal transport properties is crucial. TEP, precisely tuned ratios of me-tallic (m-SWCNTs) and semiconducting (s-SWCNTs) in the network has been presented. To qualitatively analysis this, a theoretical model for TEP calculation with account for a junction effect between SWCNTs are introduced and compared with experimental results in a mixed SWCNT networks.

This works explores the noise sources and real-time processing of high-bandwidth signals of heterodyne detection based laser spectroscopic techniques for in-field trace gas sensing applications.Two spectroscopic techniques are studied in detail: chirped laser dispersion spectroscopy (CLaDS) and dual comb spectroscopy (DCS). Chapter 1 is an introduction to absorption and dispersion spectroscopy techniques suitable for trace gas sensing applications, represented by direct absorption spectroscopy (DAS), CLaDS and DCS. Chapter 2 discusses the operating principles of CLaDS and its variations including simultaneous ranging and heterodyne enhancement, followed by Chapter 3 which quantifies the detection limits of the CLaDS techniques under white noise. Chapter 4 focuses particularly on speckle formation caused by scattering in differential measurements using heterodyne detection, commonly observed in standoff detection applications. The modeling and experimental verification of speckle noise were performed using CLaDS as the case study example, but the results can be generalized to other differential phase-sensitive signals. Chapter 5 includes system implementation of a CLaDS sensor for natural gas leak detection. Design concerns and implementation methods are discussed, including real-time processing of the CLaDS signal on a FPGA platform. The results from characterization tests and field deployment are examined and are related to the noise models established in previous chapters. Chapter 6 centers around signal processing of DCS signals corrupted by frequency noise. Coherent averaging and frequency correction methods are introduced. Experimental results from in-lab characterization and field campaigns are discussed to demonstrate the noise mitigation and its physical limitations using high bandwidth real-time processing.

Homomorphic Encryption (HE) is a key technology for ensuring data privacy in cloud environments by enabling computations on encrypted data. Among various HE schemes, the Cheon-Kim-Kim-Song (CKKS) scheme supports approximate arithmetic on real and complex vectors, making it widely applicable for numerical-based applications such as machine learning and data analysis. However, the CKKS scheme requires large moduli-ranging from hundreds to thousands of bits-to maintain computational accuracy, which leads to significant increases in integer operation costs and memory consumption. Furthermore, in the CKKS scheme, errors accumulate as multiplication operations are performed, necessitating repeated rescaling to manage these errors. Rescaling involves removing lower-order bits corresponding to the scale factor; since these bits consist of error components that do not contribute to the final decryption result, accuracy is maintained. Due to these characteristics, once the computation reaches a certain level, only a minimum modulus remains, beyond which further rescaling is no longer possible. Focusing on this modulus reduction structure of the CKKS scheme, this study proposes a technique to pre-calculate the minimum modulus size required for stable operations after repeated homomorphic computations and to apply this modulus from the initial ciphertext construction stage. To achieve this, we analyzed the maximum bit length that ciphertext coefficients can occupy at each operation level based on the size and precision of the input message. Consequently, we derived the minimum modulus size that the initial ciphertext must possess by incorporating the scale factor. Furthermore, we calculated the upper bound of the maximum accumulated error at the final operation level by analyzing the error accumulation structure during encryption, homomorphic multiplication, and rescaling. We also verified two conditions to ensure that ciphertexts constructed with the reduced modulus function correctly.First, that the decryption condition is satisfied within the reduced modulus environment to accurately restore the approximate plaintext. Second, that ciphertext coefficients do not exceed the modulus range throughout all homomorphic operations, thereby validating operational stability. Experimental results demonstrate that the reduced modulus determined by the proposed criteria was decreased by up to 30.12% compared to conventional methods. Despite this reduction, the proposed technique maintained decryption accuracy equivalent to existing methods and ensured stable execution. Performance improvements were observed not only in operation segments where multiplication and rescaling are repeated but also across general machine learning-based operations-including high-order polynomial function approximations such as Inverse and Log, polynomial multiplication, and vector rotation-achieving a performance speedup of up to 1.52x. In terms of error, the relative error and mean absolute error of conventional methods were distributed around the 1e-09 level; the proposed technique exhibited a similar error distribution ranging from 1e-07 to 1e-09, confirming that it maintains accuracy characteristics equivalent to existing techniques across all experimental environments. This study is significant in that it proactively estimates the minimum modulus based on the operational structure of the CKKS scheme and quantitatively demonstrates the feasibility of modulus reduction by verifying its validity through error accumulation analysis. Future research will extend this analysis to bootstrapping operations to further validate the enhancement of computational efficiency across the entire CKKS scheme. 동형암호는 암호화된 상태에서 연산을 수행할 수 있어 클라우드 환경에서 데이터 프라이버시를 보장하는 핵심 기술이다. 그중 Cheon-Kim- Kim-Song (CKKS) 스킴은 실수 및 복소수 벡터에 대한 근사 연산을 지원하여 기계학습과 데이터 분석과 같은 수치 기반 응용에 활용되고 있다. 그러나 CKKS 스킴은 연산 정확도를 유지하기 위해 수백에서 수천 비트 규모의 큰 모듈러스를 필요로 하며, 이로 인해 정수 연산 비용과 메모리 사용량이 크게 증가하는 한계를 가진다. 또한 CKKS 스킴에서는 곱셈 연산이 수행될수록 오차가 누적되며, 이를 제어하기 위해 리스케일이 반복적으로 수행된다. 리스케일은 오차 제거를 위해 스케일 인자에 대응하는 하위 비트를 제거하는 연산으로, 제거되는 비트들은 복호화 결과에 기여하지 않는 오차 성분이므로 정확도에 영향을 주지 않는다. 이러한 특성으로 인해 연산 가능 레벨까지 진행된 이후에는 더 이상 리스케일을 수행할 수 없는 최소 수준의 모듈러스만이 남게 된다. 본 연구는 CKKS 스킴의 이러한 모듈러스 축소 구조에 착안하여, 안정적인 연산이 가능한 최소 모듈러스 크기를 사전에 산정하고, 해당 모듈러스를 초기 암호문 구성 단계에서부터 적용하는 기법을 제안한다. 이를 위해 입력 메시지의 크기와 정밀도를 기반으로 연산 레벨에 따라 암호문 계수가 차지할 수 있는 최대 비트 길이를 분석하고, 스케일 인자를 반영하여 초기 암호문이 가져야 하는 최소 모듈러스 크기를 도출하였다. 이후, 암호화, 동형 곱셈, 리스케일 과정에서 발생하는 오차의 누적 구조를 분석하여 최대 연산 레벨에서의 최대 누적 오차 상한을 계산하였다. 또한 축소된 모듈러스로 구성된 암호문이 정상적으로 동작함을 확인하기 위해 두 가지 조건을 검증하였다. 첫째, 축소된 모듈러스 환경에서 복호화 가능 조건을 만족하여 근사 평문이 정확히 복원되는지를 확인하였다. 둘째, 모든 동형 연산 과정에서 암호문 계수가 모듈러스 범위를 초과하지 않음을 확인하여 연산 안정성을 검증하였다. 실험 결과, 제안한 기준에 따라 축소된 모듈러스는 기존 대비 최대 30.12% 감소하였음에도 불구하고 기존 기법과 동등한 복호화 정확도를 유지하며 안정적으로 연산이 수행됨을 확인하였다. 또한 곱셈 및 리스케일이 반복되는 연산 구간뿐만 아니라 Inverse 및 Log 연산과 같은 고차 다항식 연산과 다항식 곱셈 및 벡터 회전을 포함하는 기계학습 기반 연산 전반에서 실행 시간이 단축되어 기존 기법 대비 최대 1.52배의 성능 향상을 달성하였다. 오차 측면에서, 기존 기법의 상대 오차 및 평균 절대 오차는 평균적으로 1e-09 수준에 분포하였으며, 제안 기법 역시 평균적으로 1e-07에서 1e-09 범위의 유사한 오차 분포를 보여 모든 실험 환경에서 기존 기법과 동등한 정확도 특성을 유지함을 확인하였다. 본 연구는 CKKS 스킴의 연산 구조를 기반으로 최소 모듈러스를 선제적으로 산정하고, 해당 모듈러스의 타당성을 오차 누적 분석을 통해 검증함으로써 최소 모듈러스로 축소가 가능함을 정량적으로 제시하였다는 점에서 의의를 가진다. 향후 연구에서는 해당 분석을 부트스트래핑 연산까지 확장하여 CKKS 스킴 전반에서의 연산 효율 향상을 추가적으로 검증할 예정이다.
Low frequency noise analysis in 2D FET and diode : black phosphorus and rhenium disulfide

Silicon-based semiconductors have undergone the following changes (Planar FET → Fin FET → GAA FET → MBC FET) as devices become smaller. This is an attempt to gradually change the structure to increase the gate control, and while getting smaller, the device must satisfy better performance, high integration, and lower power consumption. In order to make the device smaller with these various advantages, the limit has been reached with only silicon material, and 2D materials with proper bandgap begin to emerge as an alternative to break through this. Since silicon basically has sp3 orbital, dangling bonds are formed at the interface or edge part, which has a greater effect as the device becomes smaller. On the other hand, in the case of 2D materials, most of them have sp2 bonds, so theoretically, there are almost no defects, so a stable structure is achieved. From this point of view, it is more advantageous because the scattering of mobility is relatively small up to the channel thickness up to 1nm. Van der Waals 2D materials are composed of transition metal dichalcogenides (TMDs) and mono-elemental materials, and are attracting great interest in research because of their various properties. Physical phenomena such as quantum Hall effect, exciton condensation, quantum phase transition, and quantum oscillation and excellent device characteristics were confirmed for various thickness from monolayer to bulk. Nevertheless, studies on degradation, carrier scattering mechanism, channel migration, and heterojunction interface trap remain unsolved mysteries. In particular, the device was fabricated using BP and ReS2 among various 2D materials, and the channel and junction were mainly studied through noise measurement. In the channel, the effective tunneling length according to the channel movement was mainly studied through noise measurement using ReS2, which has higher interlayer resistance compared to other laminated materials. The size of noise contains information about scattering, trap and defect, and it changes according to the effective channel distance. That is, it has been proven that the channel moves through the tunneling effective length. For interface analysis, BP/ReS2 devices were fabricated in a stacked structure. The origin of fluctuation according to carrier transport mechanism (BTBT, DT and FNT) was investigated through noise measurement. In particular, when the carrier transport mechanism changes, it was confirmed that the fluctuation mechanism changed from carrier number fluctuation to mobility fluctuation. Here, we first studied the degradation of black phosphorus (BP) materials that are promising as optoelectronic devices and have direct bandgap. BP reacts with O2 and H2O molecules in the air to form bubbles, and electrical properties were evaluated over time. Various parameter such as threshold voltage (VTH), carrier mobility (μ), contact resistance (RCT), and channel resistance (RCH) were estimated using the Y-function method over time. It is found that RCT reduces and then, increases with time, whereas the behavior of RCH is vice versa. Second, the channel migration phenomenon in multilayer ReS2 was described as a combination of Thomas fermi charge screening length and interlayer resistance. It is a phenomenon that occurs in all 2D materials, and the weaker the interlayer coupling is, the better it is. Direct evidence of channel migration, two peaks of transconductance (gm) - VBG curve, was observed, indicating the formation of top and bottom channels. Channel movement was verified through LF noise measurement, and simulation was conducted based on the theoretical resistor network model. In addition, the change in the degree of coulomb scattering was also shown for the interlayer resistance that varies depending on the drain voltage. third, a study was conducted on BP/ReS2 heterojunction, and how fluctuation varies according to the current mechanism in the gate tunable diode was explained. When the drift current is dominant and is therefore not affected by the trap. However, in the case of direct tunneling, since it has to pass through the interface and the BP, it has to pass through internal traps, inducing fluctuation. In addition, it was observed that the trap causes carrier number fluctuation or mobility fluctuation according to the fermi level. In conclusion, the process of contact and channel change as it degrades in air in BP among 2D materials was studied in connection with electrical characteristics and noise measurement. In ReS2, the channel movement phenomenon by Rint and Rch, which changes according to the gate and drain voltages, was demonstrated. Additionally, a decrease in coulomb scattering caused by changing Rint was also demonstrated. Here, we experimentally revealed the channel shifting phenomenon through the two-peak transconductance curve for the first time. Through this phenomenon, 2D-based FET has different characteristics from conventional silicon, and it has been demonstrated that effective contact resistance and the degree of scattering within the device change when the channel moves from bottom to top. This is a very critical point and cannot be interpreted as a conventional metal-semiconductor phenomenon. Finally we have demonstrated the current distribution in 2D materials, which we hope can serve as a milestone in the fabrication of promising next-generation semiconductors considering device structure, thickness and materials.

Since the invention of field-effect transistors (FETs) based on silicon, the size of integrated circuits and FETs has continuously decreased following the trend described by Moore's Law. However, traditional silicon-based FET structures have become increasingly impractical because of short-channel effects. To address this challenge, alternative structures such as dual-gate FETs, FinFETs, and gate-surrounding FETs have been developed. Nonetheless, as the channel length continues to decrease, even these advanced architectures face limitations in maintaining FET performance. This drives the need to investigate alternative materials for replacing silicon. The International Roadmap for Devices and Systems (IRDS) suggests Two-dimensional (2D) materials have gained significant attention as compelling alternatives. Consequently, FETs employing two-dimensional materials have been the subject of extensive investigation. These materials exhibit weak interlayer bonding, leading to variations in electrical properties depending on the number of layers. In comparison with monolayer structures, multilayer configurations demonstrate higher mobility, making them a focal point of FET research. Notable 2D materials include MoS₂, WSe₂, and rhenium disulfide (ReS₂). Among these, ReS₂ stands out because of its exceptionally weak interlayer coupling, which allows it to maintain a direct bandgap that remains unaffected by the number of layers. Consequently, ReS₂-based multilayer FETs have attracted significant research interest. This study analyzes the electrical characteristics of multilayer ReS₂ FETs with respect to scaling. Before presenting the analysis, the fabrication process of multilayer ReS₂ FETs used in this study is described. The methodologies used to extract key electrical parameters such as field-effect mobility, threshold voltage, and interface trap density are introduced, along with three low-frequency noise models. Next, the electrical properties of multilayer ReS₂ FETs with different channel lengths are examined. Devices with channel lengths ranging from 0.25 μm to 4.4 μm, each with a thickness of 8.5 nm, are compared. The results are analyzed using the Thomas-Fermi screening model. For long-channel devices, the channel resistance dominates the overall resistance, leading to the development of a conductive pathway close to the bottom interface region adjacent to the oxide. With shrinking channel lengths, interlayer resistance emerges as a dominant limiting factor in device performance. At low gate voltages, conduction occurs in the bottom region, whereas at high gate voltages, a conductive channel forms at the top side. The impact of drain voltage is also examined. When the drain voltage increases, the bottom-side channel experiences energy band bending under the influence of the electric field generated by the drain bias, resulting in an increase in threshold voltage. For the short-channel device (0.25 μm), at high gate voltages, the conductive channel initially forms at the top side. As the drain voltage increases, interlayer resistance at the drain electrode decreases, shifting the conduction path toward the bottom side. However, increased bottom-side lateral field ultimately facilitates the formation of a top-side channel at a lower gate voltage. Additionally, the electrical behavior of multilayer ReS₂ FETs under high electric fields is investigated. To isolate the effects of high electric fields, two FETs with channel lengths measuring 0.24 μm and 1.5 μm, both with a thickness of 6 nm and sharing a common electrode on the same flake, are compared. Mobility degradation is detected solely in the 0.24 μm device when the drain voltage exceeds 2 V. To determine the underlying cause, a low-frequency noise analysis is performed. Noise waveforms measured as a function of drain voltage are analyzed using the CNF-CMF model and the HMF model, revealing an increase in scattering parameters and Coulomb scattering under high electric fields. The short-channel device (0.25 μm) exhibits significant variations in electrical characteristics with changing drain voltage. This phenomenon arises due to the transition of the conduction channel: at low gate voltages, it forms at the bottom side, while at high gate voltages, it shifts to the top side. Consequently, drain voltage fluctuations induce channel migration, impacting device performance. To mitigate this effect, hexagonal boron nitride (hBN) passivation is applied to the multilayer ReS₂ FETs. The effectiveness of hBN passivation in suppressing drain voltage-induced channel migration is evaluated using transconductance peak analysis and low-frequency noise spectra. The results indicate that hBN passivation increases the threshold voltage and suppresses conduction channel movement in response to drain voltage variations. For long-channel devices (4.4 μm), the conduction channel consistently forms at the bottom region. In contrast, for short-channel devices (0.25 μm), conduction channel initially forms at the bottom region at low gate voltages and transitions to the top region at increased gate voltages. As the channel length is further reduced to below 100 nm, channel resistance becomes less influential, potentially allowing the conduction channel to form directly at the top side after the subthreshold region. To verify this, a multilayer ReS₂ FET with a 50 nm channel length and a 12 nm thickness is fabricated, and its electrical and low-frequency noise characteristics are analyzed. The results confirm that for the 50 nm device, the conduction channel emerges at the top side immediately following the subthreshold regime. Furthermore, with rising drain voltage, the conduction channel progressively moves toward the bottom.
